졸-겔법에 의한 강유전 BST 박막의 제조 및 특성(II) - 초음파의 효과 (Fabrication and Properties of ferroelectric BST thin films prepared by sol-gel method (II) - effect of ultrasound on properties of thin film)

  • ($Ba_{0.7}Sr_{0.3})TiO_3$박막을 ITO-coated glass 기판위에 spin-coating법으로 제조하였다. 제조된 용액을 초음파 bath 내에서 초음파 처리하여 균일화를 촉진시킨 후 박막을 제조하여 초음파 처리하지 않은 용액으로 제조한 박막과의 비교를 통하여 초음파 효과를 알아보았다. 용액의 초음파 처리로 박막의 결정화 온도를 다소 낮추었으며 박막의 표면이 보다 균일하고 치밀화되었고 거칠기도 8.4nm에서 5.6nm로 더 낮아졌다. 그리고 박막의 투광성 및 전기적 특성 또한 용액의 초음파 처리로 인하여 향상되었다.

졸-겔법에 의한 강유전성 PZT박막의 제작 (The Fabrication of Ferroelectric PZT thin films by Sol-Gel Processing)

  • In this study, PZT thin films were fabricated using sol-gel processing onto Si/$SiO_2$/Ti/Pt substrates. PZT sol with different Zr/Ti ratio(20/80, 30/70, 40/60, 52/48) were prepared, respectively. The films were fabricated by using the spin-coating method on substrates. The films were heat treated at $450^{\circ}C$, $650^{\circ}C$ by rapid thermal annealing(RTA). The preferred orientation of the PZT thin films were observed by X-ray diffraction(XRD), and Scanning electron microscopy(SEM). All of the resulting PZT thin films were crystallized with perovskite phase. The fine crystallinity of the films were fabricated. Also, we found that the ferroelectric properties from the dielectric constant of the PZT thin films were over 600 degrees, P-E hysteresis constant. And the leakage current densities of films were lower than $10^{-8}A/cm^2$. It is concluded that the PZT thin films by sol-gel process to be convinced of application for ferroelectric memory device.

Bohemite 나노졸을 이용한 내구성 코팅재료의 제조와 특성에 관한 연구 (Preparation and Characterization of Hard Coating Materials Based on Silane Modified Boehmite Hybrid Materials)

  • Boehmite 나노졸을 이용하여 자외선 및 열 경화가 동시에 가능한 내구성 코팅재료를 제조하였다. Boehmite (AlOOH) 나노입자에 3-(trimethoxysilyl)propylmethacrylate, (3-glycidyloxypropyl)trimethoxysilane 등의 유기 실란 커플링제를 혼합하는 sol-gel법으로 내구성 코팅 재료를 만들었다. 최초 boehmite 입자가 물에서만 분산 가능하였던 반면, 유기 실란이 도입된 입자는 알코올, tetrahydrofuran, acetonitrile 등의 유기 용매에서도 분산 가능케 되어 코팅 공정상 넓은 응용이 가능하게 되었다. 코팅 박막은 spin 코팅 방식을 이용하여 다양한 기질에 제조되었으며 제조된 박막은 FT-IR, Si/Al CP MAS NMR, UV-Vis spectrophotometer, 연필 경도계 및 FE-SEM, Taber abraser 등의 다양한 방법을 통하여 분석을 실시하였다. 유기실란의 배합 비율을 조절하여 최적화된 경도와 투명성을 갖는 박막을 얻었다. 또한 플라즈마로 전처리된 PMMA기질을 이용한 실험을 통하여 전처리의 효과성을 논의하였다.

  • Ferroelectric PZT(30/70)/PZT(70/30) heterolayered thin films were fabricated by spin-coating method on the $Pt/Ti/SiO_2Si$ substrate alternately using(30/70) and PZT(70/30) alkoxide solutions prepared by sol-coating method. The coating and heating procedure was repeated six times to form PZT heterolayered films, and thickness of the film obtained by one-times drying/sintering process was about 40-50 nm. All PZT heterolayered films, showed dense and homogeneous structure without the presence of rosette sturctrue. The relative dielectric constant, remanent polarization and leakage current density of PZT heterolayered films were superior to those of single composition PZT(30/70) and PZT(70/30) films, and those values for the PZT-6 film were 975, $21 \muC/cm^2\; and\; 8\times10^{-9}\; A/cm^2$, respectively. And the PZT-6 heterolayered film showed fairly good fatigue characteristics of remanent polarization and coercive field after application of $10^8$ switching cycles.

Sol-gel법으로 제조된 강유전성 PZT박막의 건조온도 및 열처리에 따른 전기적 특성 평가 (Electrical Properties of Sol-Gel Drived Ferroelectric PZT Thin Films dependent on Dry Temperature and Heat Treatment)

  • Thin films of Pb(Zr,Ti)O$_3$ were fabricated by means of the sol-gel spin-coating method and the multi-coating of eight coating numbers. The thin films were dried on the temperature range of 250 ~ 400($^{\circ}C$), whenever the specimens were dried after each coating Processing. The fabricated ferroelectric thin films of lead zirconate titanate(PZT) were treated with the rapid thermal annealing(RTA) at 650($^{\circ}C$),or 3(min), and direct insertion thermal annealing(DITA) at 650($^{\circ}C$), for 30(min). The measured properties of dielectric thin films were following: The good results of dielectric properties were shown by the RTA specimen. The saturation polarization(Ps), remanent polarization(Pr), coercive field (Ec), dielectric constant and dielectric loss factor of the RTA specimen were estimated to be about 27.1[ $\mu$ C/$\textrm{cm}^2$], 13.7[ $\mu$ C/$\textrm{cm}^2$], 55.6(kV/cm), 786 and 6.4(%) respectively.

  • Recently, thin film capacitors of high dielectric constant and low leakage current are applied to integrated devices. In this study, (Ba, Sr)$TiO_3$ (BST) thin films for low cost were prepared by Sol-Gel method. BST solution was spin-coated on Pt/$SiO_2$/Si substrate at 4,000 rpm for 10 seconds. Coating process was repeated 3 times and then sintered at $700^{\circ}C$ for 30 minutes. Structural and electrical characteristics of each specimen were analyzed by TG-DTA, SEM, fractal phenomenon, voltage-current and dielectric factor. Thickness of BST ceramics thin films are about 2,600~2,800 ${\AA}$ at depositing 3 times. Dielectric constant of thin films was decreased in 1 kHz~1 MHz. Dielectric constant and loss to frequency were 250 and 0.02 in $(Ba_{0.7}Sr_{0.3})TiO_3$ (BST3). Leakage current of BST3 was $10^{-9}\sim10^{-11}$/ A under 3 V.

  • 투명 polycarbonate(PC) 시트의 낮은 표면강도 문제를 극복하기 위해, 고굴절률을 보이는 유-무기 혼성 하드코팅 용액을 Sol-Gel 법을 이용하여 제조하였다. 코팅용액은 무기물 티타니아의 전구체인 TTIP(titanium tetraisopropoxide)에 유기물을 함유한 화합물인 GPTMS[(3-glycidoxypropyl) trimethoxysilane]를 첨가하여 제조하였다. 그 후 기재인 PC 시트에 스핀 코팅시키고, 열 경화 시켜 고굴절률을 보이는 하드코팅 필름을 제조 하였다. 코팅 용액 중의 GPTMS 함유량을 변화시킴에 의해 1.53-1.61의 굴절률을 갖는 코팅 막의 제조가 가능하였다. GPTMS의 첨가량이 증가할수록 코팅막의 굴절률은 감소하였으나, 연필경도는 증가하였다.

  • Amphiphobic thin films for touched panel application was prepared by $SiO_2$ nanoparticles self-assembled nanostructure. Silicon dioxide nano spheres were prepared by sol-gel method and well dispersed in a solution with surfacants of low surface energy. Nanostrcture thin films were obtained by spin coating technologies.

  • Photosensitive sol solution을 이용한 self pattern된 박막은 photoresist/dry etching process에 비해 박막의 제조과정이 간단하다는 장점을 가지고 있다. 이 연구에서는 photosensitive sol solution을 이용하여 spin coating법에 의해 $Sr_{0.9}Bi_{2.1}Ta_2O_9$의 조성을 갖는 강유전체 박막을 제조하였으며 출발원료는 $Sr(OC_2H_5)_2,\;Bi(TMHD)_3$$Ta(OC_2H_5)_5$를 사용하였다. SBT 박막에 UV 노광시간을 증가시킴에 따라 M-O-M 결합이 생성되면서 metal ${\beta}$-diketonate의 UV 흡수 피크 강도는 감소되었고 SBT 박막에 UV 조사에 따른 용해도 차이가 생기면서 fine patterning을 얻을 수 있었다. 또한 UV가 조사된 SBT 박막의 강유전 특성이 UV가 조사되지 않은 것보다 우수하였다.

Transparent Conducting Ga-doped ZnO Thin Film for Flat-Panel Displays with a Sol-gel Spin Coating

  • A novel non-alkoxide sol-gel process for synthesizing Ga-doped ZnO thin film on glass was derived for possible use as a transparent electrode in flat-panel displays, using zinc acetate dehydrate as the starting material. The structural and electrical properties of thin films have been characterized as functions of Ga addition and post-heat-treatments. Their carrier density, Hall mobility, and optical transmittance were measured and discussed herein to explain the characteristics of the sol-gel-derived Ga-doped ZnO thin film on glass.
