Electrothermal Analysis for Super-Junction TMOSFET with Temperature Sensor

  • For a conventional power metal-oxide-semiconductor field-effect transistor (MOSFET), there is a trade-off between specific on-state resistance and breakdown voltage. To overcome this trade-off, a super-junction trench MOSFET (TMOSFET) structure is suggested; within this structure, the ability to sense the temperature distribution of the TMOSFET is very important since heat is generated in the junction area, thus affecting its reliability. Generally, there are two types of temperature-sensing structures-diode and resistive. In this paper, a diode-type temperature-sensing structure for a TMOSFET is designed for a brushless direct current motor with on-resistance of $96m{\Omega}{\cdot}mm^2$. The temperature distribution for an ultra-low on-resistance power MOSFET has been analyzed for various bonding schemes. The multi-bonding and stripe bonding cases show a maximum temperature that is lower than that for the single-bonding case. It is shown that the metal resistance at the source area is non-negligible and should therefore be considered depending on the application for current driving capability.

Analysis of Recent ICT Convergence Technology Status in the Agrifood Area through the Case Review

  • The purpose of this study is to explore the status of current ICT convergence technology in the agrifood area through reviewing articles. For this, we classified the ICT convergence technology into four categories including RFID technology, smart sensing technology, USN technology, and other ICT convergence cases and reviewed by extracting the cases related to the convergence technology that is recently conducted depending on each category from the Journal of Computers and Electronics in Agriculture between January 2012 and June 2014. Additionally, by combining the reviews of cases, we conducted the study in the direction of analyzing the recent ICT convergence technology status in the current agrifood area.

High Performance Organic Phototransistors Based on Soluble Pentacene (용액형 유기반도체를 이용한 고성능 포토트랜지스터)

  • A high performance organic phototransistor with dynamic range of 120 dB is demonstrated by employing soluble pentacene as a photo-sensing layer. The organic phototransistor used suspended source/drain (SSD) electrode structure, which provides a dark current level of ${\sim}10^{-14}$ A at positive gate bias. Under a steady-state illumination, the organic phototransistor exhibited a current modulation of $10^6$ compared to dark to give a dynamic range of 120 dB. These results suggest that the organic phototransistor based on TIPS pentacene can be a new premising candidate for low-cost and high-performance photo-sensing element for digital imaging applications.

Validation of Ocean Color Algorithms in the Ulleung Basin, East/Japan Sea

  • Observations were made to validate ocean color algorithms in the Ulleung Basin, East Sea in May 2000. Small scale and meso-scale surveys were conducted for the validation of ocean color products (nLw: normalized water-leaving radiance and chlorophyll concentration). There were discrepancies between SeaWiFS and in situ nLw showing the current aerosol models of standard SeaWiFS processing software are less than adequate (Gordon and Wang, 1994). Applying the standard SeaWiFS in-water algorithm resulted in an overestimation of chlorophyll concentration. This is because that CDOM absorption was higher than the estimated chlorophyll absorption. TSS concentration was also high. Therefore, the study region deviated from Case 1 waters. The source of these materials seems to be the entrainment of coastal water by the Tsushima Warm Current. Study of the bio-optical properties in other season is desirable.

Depth Contours Appeared on SAR Images by Interactions Between Tidal Currents and Bottom Topography

  • X-SAR images taken on the coastal waters of Hwanghe province in Korea during SIR-C/X-SAR campaign in April and October 1994 are analysed. The SAR images show the peculiar signatures like nail marks, curved long string, and vortex street patterns and they all seem to be produced by strong interactions between the topography in the coastal waters and tidal currents. The nail mark signatures are located at the same position of small scaled sand banks and the curved line patterns are almost identical to the outer boundary of large sand banks. Based on the tidal records, all the three images are taken at the almost same phase of tidal cycles, which are close to the low tide. It seems that bottom shapes are more strongly appeared on the SAR images when the tidal currents are slow. The front between two different current velocities caused by the flows along the steep boundaries of sandbanks is also the main factors imprinting the bottom features to the sea surface SAR images.

Design and Fabrication of MOSFET Type Hydrogen Gas Sensor Using MEMS Process (MEMS 공정기술을 적용한 MOSFET형 수소센서의 설계, 제작에 관한 연구)

  • In this study, MOSFET type micro hydrogen gas sensors with platinum catalytic metal gates were designed, fabricated, and their electrical characteristics were analyzed. The devised MOSFET Hydrogen Sensors, called MHS-1 and -2, were designed with a platinum gate for hydrogen gas adsorption, and an additional sensing part for higher gas sensitivity and with a micro heater for operation temperature control. In the electrical characterization of the fabricated Pt-gate MOSFET (MHS-1), the saturated drain current was 3.07 mA at 3.0 V of gate voltage, which value in calculation was most similar to measurement data. The amount of threshold voltage shift and saturated drain current increase to variation of hydrogen gas concentration were calculated and the hydrogen gas sensing properties were anticipated and analyzed.

  • This paper presents a new method on controller design of brushless dc motors. In such drives the current ripples are generated by motor inductance in stator windings and the back EMF. To suppress the current ripples the current controller is generally used. To minimize the size and the cost of the drives it is desirable to control motors without the current controller and the current sensing circuits. To estimate the motor current it is modeled by a neural network that is configured as an output-error dynamic system. The identified model is essentially a one step ahead prediction structure in which fast inputs and outputs are used to calculate the current output. Using the model, effective estimator to compensate the effects of disturbance has been designed. The effectiveness of the proposed current estimator is verified through experiments.

  • New switching signal pattern for four switches is proposed to prevent the shortage of PWM ac choppers. In the proposed technique, four signals to four power switches are generated without current transformer, while the conventional technique requires sensing the polarity of input voltage by voltage comparator and checking the direction of input current by the current transformer. The signal circuit built by the proposed technique is simple, and reduces also the switching loss.

Novel Current Compensation Technique for Harmonic Current Elimination (고조파 전류 제거를 위한 새로운 전류 보상 기법)

  • This paper proposes a novel current compensation technique that can eliminate the harmonic currents included in line currents without computation of harmonic current components. A current controller with fast dynamics for an active filter is described. Harmonic currents are directly controlled without the need for sensing and computing the harmonic current of the load current, thus simplifying the control system. Current compensation is done in the time domain, allowing a fast time response. The DC voltage control loop keeps the voltage across the DC capacitor constant. High power factor control by an active filter is described. All control functions are implemented in software using a single-chip microcontroller, thus simplifying the control circuit. Any current-controlled synchronous rectifier can be used as a shunt active filter through only the simple modification of the software and the addition of current sensors. It is shown through experimental results that the proposed controller gives good performance for the shunt active filter.
