Cu Electroplating on the Si Wafer and Reliability Assessment of Low Alpha Solder Bump for 3-D Packaging (3차원 실장용 실리콘 웨이퍼 Cu 전해도금 및 로우알파솔더 범프의 신뢰성 평가)

  • 최근 연구되고 있는 TSV(Through Silicon Via) 기술은 Si 웨이퍼 상에 직접 전기적 연결 통로인 관통홀을 형성하는 방법으로 칩간 연결거리를 최소화 할 수 있으며, 부피의 감소, 연결부 단축에 따른 빠른 신호 전달을 가능하게 한다. 이러한 TSV 기술은 최근의 초경량화와 고집적화로 대표되는 전자제품의 요구를 만족시킬 수 있는 차세대 실장법으로 기대를 모으고 있다. 한편, 납땜 재료의 주 원료인 주석은 주로 반도체 소자의 제조, 반도체 칩과 기판의 접합 및 플립 칩 (Flip Chip) 제조시의 범프 형성 등 반도체용 배선재료에 널리 사용되고 있다. 최근에는 납의 유해성 때문에 대부분의 전자제품은 무연솔더를 이용하여 제조되고 있지만, 주석을 이용한 반도체 소자가 고밀도화, 고 용량화 및 미세피치(Fine Pitch)화 되고 있기 때문에, 반도체 칩의 근방에 배치된 주석으로부터 많은 알파 방사선이 방출되어 메모리 셀의 정보를 유실시키는 소프트 에러 (Soft Error)가 발생되는 위험이 많아지고 있다. 이로 인해, 반도체 소자 및 납땜 재료의 주 원료인 주석의 고순도화가 요구되고 있으며, 특히 알파 방사선의 방출이 낮은 로우알파솔더 (Low Alpha Solder)가 요구되고 있다. 이에 따라 본 연구는 4인치 실리콘 웨이퍼상에 직경 $60{\mu}m$, 깊이 $120{\mu}m$의 비아홀을 형성하고, 비아 홀 내에 기능 박막증착 및 전해도금을 이용하여 전도성 물질인 Cu를 충전한 후 직경 $80{\mu}m$의 로우알파 Sn-1.0Ag-0.5Cu 솔더를 접합 한 후, 접합부 신뢰성 평가를 수행을 위해 고속 전단시험을 실시하였다. 비아 홀 내 미세구조와 범프의 형상 및 전단시험 후 파괴모드의 분석은 FE-SEM (Field Emission Scanning Electron Microscope)을 이용하여 관찰하였다. 연구 결과 비아의 입구 막힘이나 보이드(Void)와 같은 결함 없이 Cu를 충전하였으며, 고속전단의 경우는 전단 속도가 증가할수록 취성파괴가 증가하는 경향을 보였다. 본 연구를 통하여 전해도금을 이용한 비아 홀 내 Cu의 고속 충전 및 로우알파 솔더 볼의 범프 형성이 가능하였으며, 이로 인한 전자제품의 소프트에러의 감소가 기대된다.

AN IN-VITRO WEAR STUDY OF INDIRECT COMPOSITE RESINS AGAINST HUMAN ENAMEL (법랑질에 의한 수종의 간접복합레진의 마모에 관한 연구)

  • Statement of problem: Second-generation indirect composite resins have been improved flexural strength, compressive strength, hydrolytic degradation resistance, wear resistance compared to first-generation indirect composite resins, but there are still some problems as hydrolysis and low wear resistance. Some manufacturers claim that wear resistance of their materials has been improved, but little independent study has been published on wear properties of these materials and the properties specified in the advertising materials are largely derived from in-house or contracted testing. Purpose: This study was to evaluate the wear of indirect composite resins (SR Adore, Sinfony, Tescera ATL) and gold alloy against the human enamel. Material and method: Extracted human incisors and premolars were sectioned to $2{\times}2{\times}2mm$ cube and embedded in the clear resin and formed conical shaped antagonist to fit the jig of pin-on-disk tribometer. Total 20 antagonists were stored in distilled water. Five disk samples, 24mm in diameter and 1.5mm thick, were made for each of three groups of indirect composite resins and gold alloy group, and polished to #2,000 SiC paper on auto-polishing machine. Disk specimens were tested for wear against enamel antagonists. Wear test were conducted in distilled water using a pin-on-disk tribometer under condition (sliding speed 200rpm contact load 24N, sliding distance 160m). The wear of the enamel was determined by weighing the enamel antagonist before and after test, and the weight was converted to volumes by average density. The wear tracks were analyzed by scanning electron microscopy and surface profilometer to elucidate the wear mechanisms. Statistical analysis of the enamel wear volume, wear track depth and wear tract width of disk specimens were accomplished with one-way ANOVA and the means were compared for significant differences with Scheffe's test. Results: 1. The enamel wear was most in gold alloy, but there were no statistically significant differences among all the groups (P>.05). 2. In indirect composite resin groups, the group to make the most shallow depth of wear tract was Sinfony, followed by Tescera ATL, SR Adoro (P<.05). Gold alloy was shallower than Sinfony, but there was no statistically significant difference between Sinfony and gold alloy (P>.05). 3. The width of wear tract of SR Adore was larger than the other groups (P<.05), and there were no statistically significant differences among the other groups (P>.05). 4. SEM analysis revealed that Sinfony and gold alloy showed less wear scars after test, Tescera ATL showed more wear scars and SR Adore showed the most. Conclusion: Within the limits of this study, Sinfony and gold alloy showed the least wear rates and showed similar wear patterns.

A STUDY ON THE SHEAR BOND STRENGTH OF LIGHT CURED GLASS IONOMER CEMENTS TO CONTAMINATED DENTIN (상아질 표면상태에 따른 광중합형 글래스아이오노머 시멘트의 전단결합강도에 관한 연구)

  • The purpose of this study was to evaluate the shear bond strength of three light-cured glass ionomer cements to blood contaminated bovine dentin. The materials used in this study were Fuji II LC, Dyract and Variglass VLC. The dentin conditioners were 10% polyacrylic acid, 10% maleic acid and 10% phosphoric acid. 180 lower anterior bovine teeth were selected in this study. The teeth were embedded in acrylic resin and were grounded with 320 to 600 grit silicon carbide paper to create a flat dentin surface. The teeth were divided into SIX groups. The experimental procedures in six groups were as follows; Group l(GF) : Samples bonded to dentin surface with Fuji II LC after 10% polyacrylic acid treatment. Group 2(BGF) : Samples bonded to dentin surface with Fuji II LC after 10% polyacrylic acid treatment and blood contamination. Group 3(MD) : Samples bonded to dentin surface with Dyract after 10% maleic acid treatment. Group 4(BMD) : Samples bonded to dentin surface with Dyract after 10% maleic acid treatment and blood contamination. Group 5(PV) : Samples bonded to dentin surface with Variglass VLC after 10% phosphoric acid treatment. Group 6(BPV) : Samples bonded-to dentin surface with Variglass VLC after 10% phosphoric acid treatment and blood contamination. Group 1,3 and 5 were classified into the control groups, while group 2,4 and 6 were classified into the experimental groups. Each group contained 30 samples. After 24 hours water storage at $37^{\circ}C$, all smples were subjected to a shear load to fracture at a cross head speed of 1.0 mm/min with Instron universal testing machine(No. 4467). Debonded surfaces were observed under Scanning Electron Microscope(Hitachi S-2300) at 20kvp. The data were evaluated statistically at the 95% confidence level with Student's t-test. The following results obtained; 1. Shear bond strengths were higher in the control groups(1,3,5 group) than in the experimental groups(2,4,6 group). 2. The shear bond strength of group 5(PV) was the highest in the control groups, and the group 5 was significantly higher than the group l(GF) on the shear bond strength. 3. The group 4(BMD) was the highest on the shear bond strength, and the group 2(BGF) was the lowest in the experimental groups. The group 4(BMD) and 6(BPV) showed a significant difference with the group 2 on the shear bond strength. 4. All the groups showed an adhesive-cohesive failure. except the group 2(BGF) showing adhesive failure.

Synthesization and Characterization of Pitch-based Activated Carbon Fiber for Indoor Radon Removal (실내 라돈가스 제거를 위한 Pitch계 활성탄소섬유 제조 및 특성연구)

  • In this study, pitch-based activated carbon fibers (ACFs) were modified with pyrolysis fuel oil (PFO). Carbonized ACF samples were activated at $850^{\circ}C$, $880^{\circ}C$ and $900^{\circ}C$. A scanning electron microscope (SEM) and a BET surface area apparatus were employed to evaluate the indoor radon removal of each sample. Among three samples, the BET surface area and micropore area of ACF880 recorded the highest value with $1,420m^2{\cdot}g^{-1}$ and $1,270m^2{\cdot}g^{-1}$. Moreover, ACF880 had the lowest external surface area and BJH adsorption cumulative surface area of pores with $151m^2{\cdot}g^{-1}$ and $35.5m^2{\cdot}g^{-1}$. This indicates that satisfactory surface area depends on the appropriate temperature. With the above scope, ACF880 also achieved the highest radon absorption rate and speed in comparison to other samples. Therefore, we suggest that the optimum activation temperature for PFO containing ACFs is $880^{\circ}C$ for effective indoor radon adsorption.

A STUDY ON THE FRACTURE RESISTANCE AND CHARACTERISTICS OF TEETH IN CLASS II CAVITY RESTORATIONS (2급(級) 와동(窩洞) 수복시(修復時) 치아파괴(齒牙破壞) 저항성(抵抗性) 및 귀열양상(龜裂樣相)에 관(關)한 연구(硏究))

  • The purpose of this study was to examine the fracture strength and characteristics of teeth with MOD cavity preparation. Freshly extracted sound maxillary premolars were cleaned and stored in normal saline solution $37^{\circ}C$ for 72 hours before experiments. The roots of teeth were embedded in a self-curing resin, and the exposed crown were maintained in a vertical position by a modelling wax in a brass ring. The MOD cavities were prepared with No. 57 carbide bur under high speed to a depth of 2.0mm and a width of 2.0mm(Fig.1). All the prepared teeth specimens were divided into 7 groups according to the mode of cavity form and restorative materials (Table 1, 2): Group I, unpreapred, intact teeth as control Group II, prepared cavity without restoration Group III, prepared teeth restored with amalgam Group IV, prepared teeth restored with composite resin (P-10) Group V, prepared teeth with beveled enamel margins restored with composite resin (P-10) Group VI, prepared teeth restored with light-cured composite resin (P-30) Group VII, prepard teeth with beveled enamel margins restored with light-cured composite resin (P-30) After placement of restorations, all of the specimens were stored in water at $37^{\circ}C$ for 72 hours before testing. All of the specimens were tested on the Instron Universal Testing machine (No. 6025) in order to evaluate the strength of fracture. One metal ball 5.0mm in diameter contacting the specimens parallel to the occlusal surface was used to in this study (Fig. 1). The fracture characteristics of the specimens were examined with naked eye and in the scanning electron microscope (JSM-20). The results obtained from this study were as follows: 1. The mean fracture strength was the highest in group VI and that in group II was the lowest. 2. The progress of crack of teeth propagated into the pulp cavity. 3. In case of the group of the restored teeth, the crack occurred to be accompanied with cuspal fracture. 4. The crack of restored teeth was initiated along the pulpo-axial line angle of the cavity.

Dry Enteric Coating Process of Lactic Acid Bacteria by Hybridization System (Hybridization system을 이용한 유산균의 장용성 건식 피복)

  • Surface-modified powders were produced by hybridization system using core freeze-dried lactic acid bacteria (Lactobacillus acidophilus ATCC 43121) and enteric coating materials. Scanning electron microscopy showed that the surface of freeze-dried lactic acid bacteria changed to smooth round shape during surface reforming process, although no significant physical damages affecting the activity of the lactic acid bacteria were observed based on viability and salt-tolerance tests. Signigicant difference was not found in acid tolerance test probably due to the inherent acid tolerance of L. acidophilus ATCC 43121. Significantly improved heat tolerance was obtained by surface modification process. Among the tested coating materials, Sureteric showed a higher surface- reforming ability than Eudragit S100 and L100-55. Core : coating ratio agent of 9 : 1 (w/w) with rotor speed of 15,000 rpm for 3 min were determined to be optimum conditions for the process.

A Study on the Stabilization of the Papain Enzyme in the Moderately Concentrated Anionic Surfactant System (음이온 계면활성제에서 파파인 효소의 안정도에 관한 연구)

  • Even in the moderately concentrated anionic surfactant system, some special encapsulation method can shield the papain enzyme from proteolytic attacks. The stabilization of enzyme has been a major issue for successful therapies. In this study, we first stabilized an enzyme, papain in the microcapsules by using polyols, polyethyleneglycol (PEG), poly-propyleneglycol (PPG), and PEG-PPG-PEG block copolymer. In the analysis of EDS and CLSM, it was demonstrated that polyols are effectively located in the interface of papain and polymer. Polyols located in the interface had an ability to buffer the external triggers by hydrophobic partitioning, preventing consequently the catalytic activity of papain in the micro-capsules. Second. we introduced multi-layer capsulation methods containing ion complex. Such a moderately concentrated anionic surfactant system as wash-off cleansers, surfactants and waters can cause instability of entrapped enzymes. Surfactants and water in our final products swell the surface of enzyme capsules and penetrate into the core so easily that we can not achieve the effect of enzyme, papain. In this case, the ion complex multi-layer capsule composed of sodium lauroyl sarcosinate and polyquaternium-6 could effectively prevent water from penetration into the core enzyme, followed by in vivo test, and evaluate the stratum corneum (SC) turn-over speed.

Effects of the High Shear Rate Processing on the Thermal Properties of PC/ABS Blends (고속 전단 가공에 의한 PC/ABS 블렌드의 열적 물성 변화 연구)

  • The effects of high shear rate processing on the thermal properties of PC/ABS blends were studied. It was executed by the high shear processing machine (NHSS2-28) at the varied conditions of screw speeds and loaded duration. After the samples were processed with NHSS2-28, the $T_gs$ were shifted from 143 to $133^{\circ}C$, and the behavior of degradation determined by TGA showed two distinct steps before high shear rate processing, while it showed a straight line after the processing. In order to provide the reasons of the properties, it was showen by SEM and UTM that the droplet sizes morphologically decreased after the processing, and the elongations decreased slightly until 1000 rpm of screw speed and then sharply decreased, according to the conditions of high shear rate processing. Therefore, it can be confirmed that $T_g,s$ of PC/ABS blends were considerably shifted under an appropriate high shear rate condition, and rapidly dropped, so that blends degraded above the condition, due to stress-induced degradation.

In vitro study of compressive fracture strength of Empress 2 crowns cemented with various luting agents

  • All-ceramic restorations have had a more limited life expectancy than metal ceramic restorations because of their low strength. Their relatively lower strength and resistance to fracture have restricted the use of all-ceramic crowns to anterior applications where occlusal loads are lower. But there has been increasing interest in all-ceramic restorations because patients are primarily concerned with improved esthetics. Many efforts have been made to in prove the mechanical properties of dental ceramics. This study was designed to elucidate the influence of the luting agent on the strength of the Empress 2 crown (staining technique) cemented on human teeth. Seventy extracted human permanent molar teeth were chosen. Teeth were prepared for Empress 2 crowns with milling machine on a surveyor. A dental bur was placed in the mandrel that was positioned so that the long axis of the bur was perpendicular to the surveyor base. Dimensions of the Empress 2 crown preparation were $6^{\circ}$ taper on each side, $1.5{\pm}0.1mm$ shoulder margin, and 4mm crown height. The luting cements used in this study were as follow: 1. Uncemented 2. Zinc phosphate cements (Confi-Dental) 3. Conventional glass ionomer cement : Fuji 1 (GC) 4. Resin-modified glass ionomer cements : Fuji plus (GC) 5. Adhesive cements : Panavia F (Kuralay), Variolink II (Vivadent), Choice (Bisco). Fracture test using Instron. The crowns were loaded in compressive force to evaluate the effect of these cements on the breaking strength of these all-ceramic crowns. A steel ball with a diameter of 4mm was placed on the occlusal surface and load was applied to the steel ball by a cylindrical bolt with a crosshead speed of 0.5mm per minute until fracture occurred. The fractured surface was examined using Scanning Electron Microscopic Image (SEM) to discover the correlation between fracture strength and bonding capacity. Within the limitation of this in vitro study design, the results were as follows : 1. fomentations significantly increased the fracture resistance of Empress ceramic crowns compared to control. Uncemented (206.9 N): ZPC (812.9 N): Fuji 1 (879.5 N): Fuji Plus (937.7 N): Choice (1105.4 N): Variolink II (1221.1 N): Panavia F (1445.2 N). 2. Resin luting agent, treated by a silane bond enhancing agents, yielded a significant increase in fracture resistance. In some of the Panavia F group, a fracture extended into dentin. 3. According to SEM images of fractured Empress crowns, the stronger the bond at both interfaces(crown and die), the more fracture strength was acquired.

Measurement System of Dynamic Liquid Motion using a Laser Doppler Vibrometer and Galvanometer Scanner (액체거동의 비접촉 다점측정을 위한 레이저진동계와 갈바노미터스캐너 계측시스템)

  • Researches regarding measurement and control of the dynamic behavior of liquid such as sloshing have been actively on undertaken in various engineering fields. Liquid vibration is being measured in the study of tuned liquid dampers(TLDs), which attenuates wind motion of buildings even in building structures. To overcome the limitations of existing wave height measurement sensors, a method of measuring liquid vibration in a TLD using a laser Doppler vibrometer(LDV) and galvanometer scanner is proposed in this paper: the principle of measuring speed and displacement is discussed; a system of multi-point measurement with a single point of LDV according to the operating principles of the galvanometer scanner is established. 4-point liquid vibration on the TLD is measured, and the time domain data of each point is compared with the conventional video sensing data. It was confirmed that the waveform is transformed into the traveling wave and the standing wave. In addition, the data with measurement delay are cross-correlated to perform singular value decomposition. The natural frequencies and mode shapes are compared using theoretical and video sensing results.
