Quantum transport of doped rough-edged graphene nanoribbons FET based on TB-NEGF method

  • Graphene nanoribbons (GNRs) are considered a promising alternative to graphene for future nanoelectronic applications. However, GNRs-based device modeling is still at an early stage. This research models the electronic properties of n-doped rough-edged 13-armchair graphene nanoribbons (13-AGNRs) and quantum transport properties of n-doped rough-edged 13-armchair graphene nanoribbon field-effect transistors (13-AGNRFETs) at different doping concentrations. Step-up and edge doping are used to incorporate doping within the nanostructure. The numerical real-space nearest-neighbour tight-binding (NNTB) method constructs the Hamiltonian operator matrix, which computes electronic properties, including the sub-band structure and bandgap. Quantum transport properties are subsequently computed using the self-consistent solution of the two-dimensional Poisson and Schrödinger equations within the non-equilibrium Green's function method. The finite difference method solves the Poisson equation, while the successive over-relaxation method speeds up the convergence process. Performance metrics of the device are then computed. The results show that highly doped, rough-edged 13-AGNRs exhibit a lower bandgap. Moreover, n-doped rough-edged 13-AGNRFETs with a channel of higher doping concentration have better gate control and are less affected by leakage current because they demonstrate a higher current ratio and lower off-current. Furthermore, highly n-doped rough-edged 13-AGNRFETs have better channel control and are less affected by the short channel effect due to the lower value of subthreshold swing and drain-induced barrier lowering. The inclusion of dopants enhances the on-current by introducing more charge carriers in the highly n-doped, rough-edged channel. This research highlights the importance of optimizing doping concentrations for enhancing GNRFET-based device performance, making them viable for applications in nanoelectronics.

  • 스마트카드의 가장 큰 특징 중 하나로 자체적인 보안 기능을 들 수 있다. 하지만, 스마트카드는 내부의 암호 시스템이 수행될 때, 비밀키와 관련된 여러 가지 물리적인 정보를 누출하게 된다. 본 논문에서는 스마트카드의 전력 소비 신호를 이용하여, 내장된 암호 알고리듬의 비밀키를 알아내는 개선된 DPA(differential power analysis)공격을 제안한다. 제안하는 DPA공격은 SRAM에서의 데이터 상태천이를 이용하여 DPA신호의 S/N비를 높임으로써, 보다 효과적인고 강력한 DPA공격이다. 따라서 스마트카드 설계자는 이러한 점을 고려하려 시스템을 설계해야 할 것이다.

Effects of elevated CO2 concentration and increased temperature on leaf quality responses of rare and endangered plants

  • Background: In the study, the effects of elevated $CO_2$ and temperature on the nitrogen content, carbon content, and C:N ratio of seven rare and endangered species (Quercus gilva, Hibiscus hambo, Paliurus ramosissimus, Cicuta virosa, Bupleurum latissimum, Viola raddeana, and Iris dichotoma) were examined under control (ambient $CO_2$ + ambient temperature) and treatment (elevated $CO_2$ + elevated temperature) for 3 years (May 2008 and June 2011). Results: Elevated $CO_2$ concentration and temperature result in a decline in leaf nitrogen content for three woody species in May 2009 and June 2011, while four herb species showed different responses to each other. The nitrogen content of B. latissimum and I. dichotoma decreased under treatment in either 2009 and 2011. The leaf nitrogen content of C. virosa and V. raddeana was not significantly affected by elevated $CO_2$ and temperature in 2009, but that of C. virosa increased and that V. raddeana decreased under the treatment in 2011. In 2009, it was found that there was no difference in carbon content in the leaves of the six species except for that of P. ramosissimus. On the other hand, while there was no difference in carbon content in the leaves of Q. gilva in the control and treatment in 2011, carbon content in the leaves of the remaining six species increased due to the rise of $CO_2$ concentration and temperature. The C:N ratio in the leaf of C. virosa grown in the treatment was lower in both 2009 and 2011 than that in the control. The C:N ratio in the leaf of V. raddeana decreased by 16.4% from the previous year, but increased by 28.9% in 2011. For the other five species, C:N ratios increased both in 2009 and 2011. In 2009 and 2011, chlorophyll contents in the leaves of Q. gilva and H. hamabo were higher in the treatment than those in the control. In the case of P. ramosissimus, the ratio was higher in the treatment than that in the control in 2009, but in 2011, the result was the opposite. Among four herb species, the chlorophyll contents in the leaves of C. virosa, V. raddeana, and I. dichotoma did not show any difference between gradients in 2009, but decreased due to the rise of $CO_2$ concentration and temperature in 2011. Leaf nitrogen and carbon contents, C:N ratio, and chlorophyll contents in the leaves of seven rare and endangered species of plant were found to be influenced by the rise and duration of $CO_2$ concentration and temperature, species, and interaction among those factors. Conclusions: The findings above seem to show that long-term rise of $CO_2$ concentration, and temperature causes changes in physiological responses of rare and endangered species of plant and the responses may be species-specific. In particular, woody species seem to be more sensitive to the rise of $CO_2$ concentration and temperature than herb species.

Magnetic Properties of Co-substituted Ba-ferrite Powder by Sol-gel Method (졸-겔법에 의한 Cobalt 치환된 Ba-ferrite 분말의 자기적 특성)

  • In this study, nano-sized Si-C-N precursor powders were synthesized by Chemical Vapor Condensation Method(CVC) using TMS(Tetramethylsilane: $Si(CH_3)_4$), $NH_3$ and $H_2$ gases under the various reaction conditions of the reaction temperature, TMS/$NH_3$ ratio and TMS/$H_2$ ratio. XRD and FESEM were used to analysis the crystalline phase and the average particle size of the synthesized powders. It was found that the obtained powders under the considering conditions were all spherical amorphous powder with the particle size of 87∼130 nm. The particle size was decreased as the reaction temperature increased and TMS/$NH_3$ and TMS/$H_2$ ratio decreased. As the results of EA analysis, it was found that the synthesized powders had been formed the powders composed of Si, N, C and H. Through FT-IR results, it was found that the synthesized powders were Si-C-N precursor powders with Si-C, Si-N and C-N bonds.

The Mixture Ratio Effect of Epoxy Resin, Curing Agent and Accelerator on the Fatigue Behavior of FRMLs (프리프레그 제작용 에폭시 수지.경화제.경화촉진제 혼합비 변화에 따른 FRMLs의 피로거동 특성)

  • Fiber reinforced metal laminates(FRMLs) are new types of hybrid materials. FRMLs consists of high strength metal(Al 5052-H34) and laminated fiber with structural adhesive bond. The mixture ratio effect of epoxy resin$.$curing agent$.$accelerator on the fatigue behavior of FRMLs was investigated in this study. The epoxy, diglycidylether of bisphenol A(DGEBA), was cured by methylene dianiline(MDA) with or without an accelerator(K-54). Eight different kinds of resin mixture ratios were selected for the test ; five kinds of FRMLs(1) and three others of FRMLs(2). The relationship between da/dN and ΔK with variation of resin mixture ratio was studied. FRMLs(1) and FRMLs(2) indicated approximately 2 times and 2.2 times more improved maximum bending strengths in comparison with those of Al 5052-H34. The resin mixture ratio <1:1> in case of FRMLs(1) indicated the maximum fatigue life, while the resin mixture ratio <1:1:0.2> in case of FRMLs(2) indicated the maximum fatigue life. As results, FRMLs(2) turned out to have more effective characteristics on the fatigue properties and the bending strength than those of FRMLs(1).

  • Localized in vivo proton magnetic resonance spectroscopy (MRS) was performed to evaluate metabolic alterations in the right and left frontal lobe before and after neuroleptic treatment of schizophrenic patients (n=24) and a group of healthy normal subjects (n=20). Proton metabolic ratios obtained from the 8㎤ yokels in the right and left frontal lobe were compared with the clinical assessment of PANSS for each subject. There was no significant difference in the metabolic ratios between the right and the left frontal lobes in either the schizophrenic group or the control group, indicating no laterality. Compared with those of the normal control group, NAA/Cr and (GABA+Glu)/Cr ratios of the schizophrenic patients showed significantly lower (p=0.023) and higher (p=0.005) value, respectively. The (GABA+Glu)/Cr ratio of the schizophrenic patients was generally decreased after neuroleptic treatment, while the NAA/Cr ratio was not changed. Significant correlation between the (GABA+Glu)/Cr ratio and the clinical symptom scores assessed by PANSS was established. The present study supports the “hypofrontality” hypothesis of schizophrenia on the basis of the altered metabolic ratios before and after neuroleptic treatment.

Optimum Conditions for the Removal of External Organic Carbon Sources in a Submerged Denitrification Biofilter (탈질 여과조에서 외부 탄소원 제거를 위한 적정 체류 시간과 외부 탄소원 종류 및 질산염 농도에 대한 외부 탄소원의 적정 비율)

  • Denitrification by anaerobic bacteria is one of the most common processes of removing nitrate from recirculating aquaculture systems. This process is affected by many factors such as external carbon sources, hydraulic retention time (HRT), and $COD/NO_3-N$ ratio. Although external organic carbon sources are essential for the denitrification process, these also contribute to increase dissolved organic carbon concentration in recirculating aquaculture systems. So these external organic carbons must be removed from the systems. This study was conducted to find out the optimum operating conditions for the removal of external organic carbons in a submerged denitrification biofilter. Combinations of two external carbon sources (glucose and methanol), two HRT (4- and 8-hour), and four different C:N ratios (3, 4, 5, and 6) were used in this experiment. The removal efficiencies of organic carbon sources at 8-hour HRT were always better than those at 4-hour's (P<0.05). Maximum removal efficiencies were achieved when C:N ratio was 5 in both glucose and methanol. The removal efficiencies of methanol were always better than those of glucose. The maximum removal efficiencies of glucose and methanol were 76.5% and 84.0%, respectively and the removal rates were 223.5 $g/m^2/day$ and 247.1$g/m^2/day$. The maximum removal rates of glucose (290.9 $g/m^2/day$) and methanol (355.6 $g/m^2/day$) were achieved at 4-hour HRT and 5 C:N ratio. But the concentrations of SCOD in the effluent of both glucose ($52.5 mg/\ell$) and methanol ($40.9 mg/\ell$) were too high for rearing fish. Therefore, the optimum operating conditions for the removal of external carbon in a submerged denitrification biofilter were 8-hour HRT and 5 C:N ratio. And methanol showed better efficiency as an external carbon sources.

The Effects of the Somatic Cell Count on Yield, Composition and Coagulating Properties of Mediterranean Buffalo Milk

  • The monitoring was carried out for one year on 20 farms of Mediterranean buffalo situated in central Italy. The milk yield, the somatic cell count, the coagulating properties and some components were determined. The average value of somatic cells was $21.28n{\times}10^3/ml$. Milk production decreased when somatic cell numbers increased. The rennet clotting time increased significantly when somatic cells were higher than $300.00n{\times}10^3/ml$, the curd firming time was significantly higher when somatic cells were more than $1,000.00n{\times}10^3/ml$ and the curd firmness increased up to $200.00n{\times}10^3$/ml, then gradually decreased. Protein and casein decreased when somatic cells increased and the same trend was shown by casein/protein ratio. Both for these components and the coagulating properties the threshold limit of somatic cells to obtain better results was $200.00n{\times}10^3/ml$. The somatic cell number did not show a trend which was strictly influenced by the lactation stage, contrary to what happened in the other species.

  • Transformer Coupled Plasma Chemical Vapor Deposited (TCP-CVD) silicon nitride (SiNx) is widely used as a gate dielectric material for thin film transistors (TFT). This paper reports the SiNx films, grown by TCP-CVD at the low temperature (30$0^{\circ}C$). Experimental investigations were carried out for the optimization o(SiNx film as a function of $N_2$/SiH$_4$ flow ratio varying ,3 to 50 keeping rf power of 200 W, This paper presents the dielectric studies of SiNx gate in terms of deposition rate, hydrogen content, etch rate and leakage current density characteristics lot the thin film transistor applications. And also, this work investigated means to decrease the leakage current of SiNx film by employing $N_2$ plasma treatment. The insulator layers were prepared by two step process; the $N_2$ plasma treatment and then PECVD SiNx deposition with SiH$_4$, $N_2$gases.
