A 2 GHz 20 dBm IIP3 Low-Power CMOS LNA with Modified DS Linearization Technique

  • The linearization technique for low noise amplifier (LNA) has been implemented in standard $0.18-{\mu}m$ BiCMOS process. The MOS-BJT derivative superposition (MBDS) technique exploits a parallel LC tank in the emitter of bipolar transistor to reduce the second-order non-linear coefficient ($g_{m2}$) which limits the enhancement of linearity performance. Two feedback capacitances are used in parallel with the base-collector and gate-drain capacitances to adjust the phase of third-order non-linear coefficients of bipolar and MOS transistors to improve the linearity characteristics. The MBDS technique is also employed cascode configuration to further reduce the second-order nonlinear coefficient. The proposed LNA exhibits gain of 9.3 dB and noise figure (NF) of 2.3 dB at 2 GHz. The excellent IIP3 of 20 dBm and low-power power consumption of 5.14 mW at the power supply of 1 V are achieved. The input return loss ($S_{11}$) and output return loss ($S_{22}$) are kept below - 10 dB and -15 dB, respectively. The reverse isolation ($S_{12}$) is better than -50 dB.

  • In this paper, a 10W GaN MMIC was designed and fabricated using the Ku-band SSPA module. For Design and fabrication of the SSPA module using Rogers(RO4003C) substrate was used for Branch-line structure. SSPA modules on budget Divider/Combiner was designed and fabricated less than the maximum insertion loss - 0.7dB. In addition, because it must be applied to the structural nature of GaN MMIC Gate Bias-Drain Bias circuit was implemented to apply the Gate-Drain sequential circuit, implemented the RF Power Detect, Temperature Detect, HPA On/Off function. Design and fabrication Ku-band SSPA Module got the measurement results that satisfy a maximum output of 15.6W, Gain 45.7dB, 19.0% efficiency.

A 1.485 Gbps Wireless Video Signal Transmission System at 240 GHz (240 GHz, 1.485 Gbps 비디오신호 무선 전송 시스템)

  • In this paper, a 1.485 Gbps video signal transmission system using the carrier frequency of 240 GHz band was designed and simulated. The sub-harmonic mixer based on Schottky barrier diode was simulated in the transmitter and receiver. Both of heterodyne and direct detection receivers were simulated for each performance analysis. The ASK modulation was used in the transmitter and the envelop detection method was used in the receiver. The transmitter simulation results showed that the RF output power was -11.4 dBm($73{\mu}W$), when the IF input power was -3 dBm(0.5 mW) at the LO power of 7 dBm(5 mW) in sub-harmonic mixer, which corresponds to SSB(Single Side Band) conversion loss of 8.4 dB. This value is similar to the conversion loss of 8.0 dB(SSB) of VDI's commercial model WR3.4SHM(220~325 GHz) at 240 GHz. The combined transmitter and receiver simulation results showed that the recovered signal waveforms were in good agreement to the transmitted 1.485 Gbps NRZ signal.

  • This paper presents design of a 40 GHz CMOS PLL frequency synthesizer for a 60 GHz sliding-IF RF transceiver. For stable locking over a wide bandwith for a injection-locked frequency divider, an inductive-peaking technique is employed so that it ensures the PLL can safely lock across the very wide tuning range of the VCO. Also, Injection-locked type LC-buffer with low-phase noise and low-power consumption is added in between the VCO and ILFD so that it can block any undesirable interaction and performance degradation between VCO and ILFD. The PLL is designed in 65 nm CMOS precess. It covers from 37.9 to 45.3 GHz of the output frequency. and its power consumption is 74 mA from 1.2 V power supply.

  • Companies almost don't use an integrated control system using expensive network system in multimedia like TV and DID, despite IP-Broadcasting and communication equipment have expanded rapidly. The proposed integrated TCU(terminal control unit) is a control device that supports TV power On/Off check and remote control, power control reservation function, TV channel change, a variety of interface supports of input/output AC power & Lan port, RS-232C and IR using existing IP network after there is installed the Wake-on -Lan in the set-top box. The TCU can control and monitor 24 hours unlike existing low-cost control system RF method. In existing control equipment markets without expandability and low price, the TCU development including 24 hours monitoring and automatic control functions is expected to secure a wide range of companies.

  • In this paper, the design and implementation of the novel RF front end circuit for CDMA based PCS phone is described. This novel scheme is realized by building the power amplifier module combined with duplexer. The dielectric filters which are parts of duplexer are broken up and relocated into the module. Electromagnetic analysis for via holes and coupling between narrow transmissio lines is icluded to design a circuit. The combined moule has been minimaturized to be as small as 1.5CC. It has satisfied IS-95 requirements for linearity performances of CDMA signal at 24-dBm output power as well as played apart as a duplexer. The operating current of about 95mA has been saved owing to both rearranging dielectric filters and limiting operating point to class-B by considering real working power range of CDMA phones.

  • In this paper, Ka-band transceiver for road watch radar system is designed and fabricated. The transceiver for road watch radar system is composed of waveform generator, frequency generator. IF transceiver and RF up/down converter. The transceiver especially has 3 different waveform mode for target detection range. The transceiver had over 150 MHz bandwidth in Ka-band and 22 dBm output power. The receiver gain and noise figure was 30 dB and 4 dB respectively. The receive dynamic range was 65.28dB and amplitude imbalance and phase imbalance of I/Q channel was 0.3 dB and 1.8 degree respectively. The transceiver meets the required electrical performances through the individual tests.

  • In this paper, oscillator with compact hairpin resonator is used to design the local oscillator of X-band radar system. The proposed hairpin resonator is minimized by increasing capacitance of line end of conventional one. By this method, size can be minimized about 40% compared with the conventional resonator and also can improve phase noise characteristic. The result of oscillator using proposed hairpin resonator is measured in oscillating frequency of 9.05 GHz, output power of 2.47 dBm, and phase noise of -101.4 dBc/Hz. The fabricated oscillator in this paper can minimize design and it's planar structure makes it easy to design MMIC.

A Millimeter-Wave LC Cross-Coupled VCO for 60 GHz WP AN Application in a 0.13-μm Si RF CMOS Technology

  • Recently, the demand on mm-wave (millimeter-wave) applications has increased dramatically. While circuits operating in the mm-wave frequency band have been traditionally implemented in III-V or SiGe technologies, recent advances in Si MOSFET operation speed enabled mm-wave circuits realized in a Si CMOS technology. In this work, a 58 GHz CMOS LC cross-coupled VCO (Voltage Controlled Oscillator) was fabricated in a $0.13-{\mu}m$ Si RF CMOS technology. In the course of the circuit design, active device models were modified for improved accuracy in the mm-wave range and EM (electromagnetic) simulation was heavily employed for passive device performance predicttion and interconnection parasitic extraction. The measured operating frequency ranged from 56.5 to 58.5 GHz with a tuning voltage swept from 0 to 2.3 V. The minimum phase noise of -96 dBc/Hz at 5 MHz offset was achieved. The output power varied around -20 dBm over the measured tuning range. The circuit drew current (including buffer current) of 10 mA from 1.5 V supply voltage. The FOM (Figure-Of-Merit) was estimated to be -165.5 dBc/Hz.

  • In this paper, we propose a varactor-diodeless voltage-controlled oscillator operating at X-band, and verify the possibility of applying to a receiver for microwave radar signal detection applications. The proposed VCO is realized by only single RF BJT device as a varactor diode is substitued by a intrinsic collector-base PN-junction of the active device which is used to generate negative resistance. The fabricated VCO meets the specification of the receiver, which has a 11.20~11.75 GHz tuning bandwidth with respect to the tuning voltage, 1.0~7.0 V, output power of 9.0~12.0 dBm and linear frequency tuning performance.
