대용량 전력변환용 초고전압 NPT IGBT 최적화 설계에 관한 연구 (The Optimal Design of Super High Voltage Planar Gate NPT IGBT)

  • This paper was proposed the theoretical research and optimal design 3,000 V IGBT for using electrical automotive, high speed train and first power conversion. To obtaining 3,000 V breakdown voltage, the design parameters was showed $160{\Omega}{\cdot}cm$ resistivity and $430{\mu}m$ drift length. And to maintain 5 V threshold voltage, we obtained $6.5{\times}10^{13}cm^{-2}$ p-base dose. We confirmed $24{\mu}m$ cell pitch for maintain optimal on state voltage drop and thermal characteristics. This 3,000 V IGBT was replaced to thyristor devices using first power conversion and high speed train, presently.

태양전지용 CdTe박막의 열처리에 따른 특성 (The effect of annealing on the Characteristics of CdTe thin film)

  • In this paper, structual, optical properties of CdTe thin films and photovoltaic properties of thin film CdS/CdTe solar cell prepared by thermal vacuum evaporation were studied. The crystal structure of CdTe films was zircblend type with preferential orientation of the (111)plane parallel to the substrate. The heat treatment appears to stabilize this structure. The result of optical absorption and transmittance show that solar radiation with energy larger than bandgap is almost completely absorbed within an about $2{\mu}m$ thickness of the evaporated CdTe layer and transmittance of the CdTe film was larger with increasing annealing temperature. It was found that CdS/CdTe solar cell characteristics were improved by the heat treatment.

건물일체형 Cold Facade PV 시스템의 성능 분석 (Analysis of Performance of Building Integrated PV System into Cold Facade)

  • This paper presents the assesment of experimented data and estimated data for electrical and thermal performance evaluation of building integrated photovoltaic(BIPV) system of cold facade type. BIPV module is used to estimate the dependence of module temperature on irradiance, ambient temperature and indoor temperature. The module temperature of no free ventilated facade PV system is higher than cold facade PV system about 13.4$^{\circ}C$. By the results on simulation, the reduction of electrical power loss is 9.57% into cold facade according to free ventilation. The annual averaged PR of BIPV system into cold facade is about 73.1%.

생태마을의 효과 및 보급에 관한 연구 -백암마을 사례를 중심으로- (A study on economical incentives and systems for promoting the eco-friendly village)

  • This research has been carried out to give economical incentives and to promote for the eco-friendly village. A standard model plan for the Korean eco-village has been prepared by systematically applying the results of the research to Boksoo village, which served as an exemplary model. Plans for promoting the Korean eco-village are finally derived after a series of theoretical assessment of conceptual propositions in harnessing natural elements well suited with man-made structures. The eco-friendly village that this study is to develop harnesses natural energy resources and establishes pleasant living environment for human. It minimizes the unjust load against nature and restrains the excessive consumption of irreplaceable indigenous energy and other natural resources on earth. Paraphrasing, the utilization of natural energy resources in the eco-friendly village features various schemes of the related technologies in energy conservation and exploitation of renewable energies including solar thermal, photovoltaic, daylighting, wind power and etc. The eco-friendly village would definitely make our world more healthier than before by suppressing the emission of green house gases from fossil fuels and ever increasing energy consumption.

국내 일사량 자원 특성분석 (A Characteristic Analysis of Solar Radiation Resources in Korea)

  • Since the solar radiation is main input for sizing any solar photovoltaic system and solar thermal power system, it will be necessary to understand and evaluate the insolation data. The Korea Institute of Energy Research(KIER) has begun collecting horizontal global insolation data since May, 1982 and direct normal insolation data since December 1992 at 16 different locations. Because of a poor reliability of existing data, KIER's new data will be extensively used by solar energy system users as well as by research institutes. Among some significant results, the yearly averaged horizontal global insolation was turned out 3.61 kWh/$m^2$/day and the yearly mean 5.38 kWh/$m^2$/day of the direct normal insolation was evaluated for clear days.

  • To guarantee 20-25 years to the lifetime of the PV modules without failure, reliability test of the module is very important. Field-aged test of the outdoor environment is required. However, due to time constraints, accelerated testing is required to predict the lifetime of PV modules and find causes of failure. Failure is caused by many complex phenomena. In this study, we experimented two accelerated tests about corrosion and fatigue, respectively. First, temperature cycling test for fatigue were tested and Coffin-Manson equation was analyzed. Second, damp heat test for corrosion were tested and Eyring equation were analyzed. Finally, using two-mode failure model, we suggest a new lifetime model that analyze the phenomenon by combining two kinds of data.

국내 태양복사에너지 자원의 재평가 (Revaluation of Solar Radiation Energy Resources in Korea)

Real-time X-ray Scattering as a Nanostructure Probe for Organic Photovoltaic Thin Films

  • Recently, nanostructure and the molecular orientation of organic thin films have been largely paid attention due to its importance in organic electronics such as organic thin film transistors (OTFTs), organic light emitting diodes (OLEDs), and organic photovoltaics (OPVs). Among various methods, the diffraction and scattering techniques based on synchrotron x-rays have shown powerful results in organic thin film systems. In this work, we introduce the in-situ annealing system installed at PLS-II (Pohang Light Source II) for organic thin films by simultaneously conducting various x-ray scattering measurements of x-ray reflectivity, conventional x-ray scattering, grazing incidence wide angle x-ray scattering (GI-WAXS) and so on. Using the in-situ measurement, we could obtain real time variation of nanostructure as well as molecular orientation during thermal annealing in metal-phthalocyanine thin films. The variation of surface and interface also could be simultaneously investigated by the x-ray reflectivity measurement.

Properties of Silicon for Photoluminescence

  • For more than five decades, silicon has dominated the semiconductor industry that supports memory devices, ICs, photovoltaic devices, etc. Photoluminescence (PL) is an attractive silicon characterization technique because it is contactless and provides information on bulk impurities, defects, surface states, optical properties, and doping concentration. It can provide high resolution spectra, generally with the sample at low temperature and room-temperature spectra. The photoluminescence properties of silicon at low temperature are reviewed and discussed in this study. In this paper, silicon bulk PL spectra are shown in multiple peak positions at low temperature. They correspond with various impurities such as In, Al, and Be, phonon interactions, for example, acoustical phonons and optical phonons, different exciton binding energies for boron and phosphorus, dislocation related PL emission peak lines, and oxygen related thermal donor PL emissions.

3,000 V급 초접합 필드링을 갖는 초접합 IGBT 제작에 관한 연구 (The Fabrication of Super Junction IGBT with 3,000 V Class Super Junction Field Rings)

  • This paper was analyzed electrical characteristics of super junction IGBT with super junction field rings. As a result of super junction IGBT with super junction field rings, we obtained 3,300 V breakdown voltage and good thermal characteristics. we obtained shrinked chip size because field ring was decreased than field ring for conventional IGBT, too. And we fabricated super junction IGBT with super junction field rings. As a result of measuring fabricated chip, we obtained 3,300 V breakdown voltage. The fabricated devices were replaced thyristos using high voltage conversion, sufficiently.
