A Schottky Type Ultraviolet Photo-detector using RUO$_2$/GaN Contact (RUO$_2$/GaN 쇼트키 다이오드 형 자외선 수광소자)

  • A RuO$_2$ Schottky photo-detector was designed and fabricated with GaN layers on the sapphire substrate. For good absorption of UV light, an epitaxial structure with undoped GaN(0.5 ${\mu}{\textrm}{m}$)/n ̄-GaN(0.1${\mu}{\textrm}{m}$)/n+-GaN(1.5${\mu}{\textrm}{m}$) was grown by MOCVD. The structure had the carrier concentrations of 3.8$\times$10$^{18}$ cm ̄$^3$, the mobility of 283$\textrm{cm}^2$/V.s. After ECR etching process for mesa structure with the diameter of about 500${\mu}{\textrm}{m}$, Al ohmic contact was formed on GaN layer. After proper passivation between the contacts with Si$_3$/N$_4$, was formed on undoped GaN layer. The fabricated Schottky diode had a specific contact resistance of 1.15$\times$10$^{-5}$$\Omega$.$\textrm{cm}^2$]. It has a low leakage current of 305 pA at -5 V, which was attributed by stable characteristics of RuO$_2$ Schottky contact. In optical measurement, it showed the high UV to visible extinction ratio of 10$^{5}$ and very high responsivity of 0.23 A/W at the wavelength of 365nm.

  • Accelerometers play a key role in the structural assessment. However, the current electric type accelerometers have certain limitations to apply some structures such as heavy cabling labor, installed sea structure and sensitivity to electromagnetic fields. An optical Fiber Bragg Grating (FBG) accelerometer has many advantages over conventional electrical sensors since their immunity to electromagnetic interference and their capability to transmit signals over long distance without any additional amplifiers, and there is no corrosion from sea water. In this paper, we have developed a new FBG-based accelerometer. The accelerometer consists of two cantilevered type beams and a mass and two rollers. A bragg grating element is not directly glued to a cantilever to avoid possible non-uniform strain in the element. Instead, the bragg grating element will be attached to rotation part that rolled inducing vertical movement of the mass and support cantilever beams so that the bragg grating element is uniformly tensioned to achieve a constant strain distribution. After manufacturing, we will prove the performance and the natural frequency of the accelerometer through the experiment with a vibration shaker. The FBG-based accelerometer is developed for measuring the vibration not exceeding 50 Hz for the marine and civil structures.

  • BST thin films were deposited on the ITO coated glass for using TFELD insulating layer by rf magnetron sputtering method. $O_2/(Ar+O_2)$ mixing ratio was 10%, substrate temperature was changed from R.T. to $500^{\circ}C$, and working pressure was changed from 5 mTorr to 30 mTorr. BST thin films deposited with various conditions were investigated electrical, optical, structural properties, and stoichiometry. The result of investigation was achieved good fabrication condition that substrate temperature of $400^{\circ}C$, and working pressure of 30 mTorr. Relative dielectric constant of 254 at 1 kHz, leakage current density was below $3.3{\times}10^{-7\;}A/cm^2$ at 5\;MV/cm applied electric field, and transmittance was over 82% at visible range.

Electro-optical properties of organic EL device (유기 EL 소자의 전기-광학적 특성)

  • Organic EL devices, which have the sing3e-layer structure of ITO(indium-tin-oxide) /PPV(poly(p-phenylene vinylene))/cathode and the double-layer structure of ITO/PVK (poly(N- vinylcarbazole)) /PPV/cathode, were fabricated and their electro-optical properties were investigated. Experimental results, in single-layer structure, shown that the increment of temperature for thermal conversion of PPV film from $140^{\circ}C$ to $260^{\circ}C$ decreases the maximum luminance from $118.8\;cd/m^{2}$(20V) to $21.14\;cd/m^{2}$(28V) and shift the maximum peak of EL spectrum from 500nm to 580nm. The lower the work function of cathode is, the more the luminance and injection current of device. In double-layer structure, as the concentration of PVK solution decreases from 0.5 wt% to 0.05 wt%, the luminance of device increases from $70.71\;cd/m^{2}$(32V) to $152.7\;cd/m^{2}$(26V).

  • The first Korean remote sensing satellite, Korea Multi-Purpose Satellite (KOMPSAT-1), is going to be launched in 1999. This will carry a 7m resolution Electro-Optical Camera (EOC) for earth observation. The primary mission of the KOMPSAT-1 is to acquire stereo imagery over the Korean peninsular for the generation of 1:25,000 scale cartographic maps. For this mission, research is being carried out to assess the possibilities of automated or semi-automated mapping of EOC data and to develop, if necessary, such enabling tools. This paper discusses the issue of automated digital elevation model (DEM) generation from EOC data and identifies some important aspects in developing a DEM generation system from EOC data. This paper also presents the current status of the development work for such a system. The development work will be described in three pares of sensor modelling, stereo matching and DEM interpolation. The performance of the system is shown with a SPOT stereo pair. A DEM generated from commercial software is also presented for comparison. The proposed system seems to generate promising results.

First-principles studies on mechanical, electronic, magnetic and optical properties of new multiferroic members BiLaFe2O6 and Bi2FeMnO6: Originated from BiFeO3

  • Recently multiferroic materials have attract great interest for the applications on memorial, spintronic and magneto-electric sensor devices for their spontaneous magneto-electric coupling properties. Research and development of the various kinds of multiferroics are indispensable factor for a new generation multifunctional materials. In this research, mechanical, electronic, magnetic and nonlinear optical properties of La modified $BiLaFe_2O_6$ (BLFO) and Mn modified $Bi_2FeMnO_6$ (BFMO) were studied as new members of multiferroic $BiFeO_3$ (BFO) series by first-principles calculations, and compared with the pure BFO to discover the optimized properties. Our results show that BLFO and BFMO have good mechanical stability as revealed by elastic constants that satisfy the stability criteria. All these compounds exhibit anisotropic and ductile nature. The enhanced properties by La and Mn substitution, such as increased hardness, improved magnetism, decreased band gap and comparable second harmonic generation responses reveal that the new multiferroic members of BLFO and BFMO would get wider application than their BFO counterpart. Our study is expected to providing an appropriate mechanical reference data as guidance for engineering of high efficiency multifunctional devices with the BFO series.

Development of underwater 3D shape measurement system with improved radiation tolerance

  • When performing remote tasks using robots in nuclear power plants, a 3D shape measurement system is advantageous in improving the efficiency of remote operations by easily identifying the current state of the target object for example, size, shape, and distance information. Nuclear power plants have high-radiation and underwater environments therefore the electronic parts that comprise 3D shape measurement systems are prone to degradation and thus cannot be used for a long period of time. Also, given the refraction caused by a medium change in the underwater environment, optical design constraints and calibration methods for them are required. The present study proposed a method for developing an underwater 3D shape measurement system with improved radiation tolerance, which is composed of commercial electric parts and a stereo camera while being capable of easily and readily correcting underwater refraction. In an effort to improve its radiation tolerance, the number of parts that are exposed to a radiation environment was minimized to include only necessary components, such as a line beam laser, a motor to rotate the line beam laser, and a stereo camera. Given that a signal processing circuit and control circuit of the camera is susceptible to radiation, an image sensor and lens of the camera were separated from its main body to improve radiation tolerance. The prototype developed in the present study was made of commercial electric parts, and thus it was possible to improve the overall radiation tolerance at a relatively low cost. Also, it was easy to manufacture because there are few constraints for optical design.

Pt/GaN Schottky Type Ultraviolet Photodetector with Mesa Structure

  • A Schottky type GaN ultraviolet photodetector with a mesa structure was fabricated by depositing an Al ohmic contact on an $n^+$-GaN layer and a Pt Schottky contact on a GaN layer. The undoped GaN(0.5um)/$n^-$-GaN(0.1 um)/$n^+$-GaN(1.5 um) multi-layer structure was grown on a sapphire substrate using MOCVD. The Schottky contact properties were characterized for different passivation conditions. The leakage current of the fabricated Schottky diode was 2 nA at a reverse voltage of 5V. Plus the photocurrent was 120uA using a hydrargyrum lamp with an optical power of 1mW at a wavelength of 365 nm. The diode exhibited an ultraviolet-visible rejection ratio of $10^2$.

Structure and Conductivity Characteristics of Sandwich Structures with Fullerite Films

  • We report on the technology of formation of sandwich structures based on fullerite films and on experimental results in research of optical and conductivity properties of these sandwich samples. Single crystals of sapphire (100) or silicon were used as substrates. The sandwich specimens were based on the structure M/$C_{60}$/M (M=Cr, Pd, Ag, Al, Cu). The thickness of the fullerite films was about $0.2{\sim}1.0{\mu}m$. The area of the $C_{60}$ film under the top contact was about $1cm^{2}$. The specimens have been investigated by infrared spectroscopy, spectra-photometry, ellipsometry and X-ray diffraction analysis. Measurements of the current/voltage characteristics and research on the temperature dependence of conductivity were performed as well. It was shown that metals such as Cr, Pd, Ag, Al, and Cu penetrate easily into the fullerite films. It appears that these specimens have a large conductivity. For silver/$C_{60}$ and other sandwich structures the conductivities show a semiconductor-like behaviour.

  • As the technical demand for biometrics is increasing, users expect that fingerprint recognition systems are operable with various fingerprint readers. However, current commercial off-the-shelf fingerprint recognition systems are no interoperable due to the lack of standardization in application program interfaces for fingerprint readers. A cross-matching fingerprint recognition system is a person authentication system based on fingerprints and utilizing different types of fingerprint readers. It should be able to overcome variations in fingerprint images acquired by different readers, such as the size, resolution, contrast of images. The purpose of this research is to develop across-matching fingerprint recognition system for fingerprint research of different sensing mechanism. The fingerprint readers tested in this study are optical, semiconductor and thermal sensor modules, and the prpoposed cross-matching system utilizes both a minutiae-based similarity and a ridge count-based similarity in matching fingerprint images acquired by different sensors.
