Robustness Evaluation of GaN Low-Noise Amplifier in Ka-band (Ka-대역 GaN 저잡음 증폭기의 강건성 평가)

  • Due to high power capabilities and high linearity of GaN devices, GaN Low-Noise Amplifiers (LNAs) without a limiter can be implemented in order to improve noise figure and reduce chip area in radar receivers. In this paper, a GaN LNA is presented for Ka-band radar receivers. The designed LNA was realized in a 150-nm GaN HEMT process and measurement results show that the voltage gain of >23 dB and the noise figure of <6.5 dB including packaging loss in the target frequency range. Under the high-power stress test, measured gain and noise figure of the GaN LNA is degraded after the first stress test, but no more degradation is observed under multiple stress tests. Through post-stress noise and s-parameter measurements, we verified that the GaN LNA is resilient to pulsed input power of ~40 dBm.

An X-Band Carbon-Doped InGaP/GaAs Heterojunction Bipolar Transistor MMIC Oscillator

  • This paper addresses a fully-integrated low phase noise X-band oscillator fabricated using a carbon-doped InGaP heterojunction bipolar transistor (HBT) GaAs process with a cutoff frequency of 53.2 GHz and maximum oscillation frequency of 70 GHz. The oscillator circuit consists of a negative resistance generating circuit with a base inductor, a resonating emitter circuit with a microstrip line, and a buffering resistive collector circuit with a tuning diode. The oscillator exhibits 4.33 dBm output power and achieves -127.8 dBc/Hz phase noise at 100 kHz away from a 10.39 GHz oscillating frequency, which benchmarks the lowest reported phase noise achieved for a monolithic X-band oscillator. The oscillator draws a 36 mA current from a 6.19 V supply with 47.1 MHz of frequency tuning range using a 4 V change. It occupies a $0.8mm{\times}0.8mm$ die area.

Field Test and Evaluation of Wind Turbine Noise according to IEC Standards (IEC 규격에 따른 풍력 터빈 소음의 현장 실증)

  • The sound measurement techniques in IEC 61400-11 are applied to field test and evaluation of noise emission from 1.5 MW wind turbine generator (WTG) at Yongdang-Lee and 650 kW WTG at Hangwon-Lee in Jeju Island. Apparent sound power level, wind speed dependence and third-octave band levels are evaluated for both of WTGs. 1.5 MW WTG at Yongdang is found to emit lower sound power than 660 kW one at Hangwon, which seems to be due to lower rotating speed of the rotor of WTG at Yongdang. Equivalent continuous sound pressure level s (ECSPL) of 650 kW WTG at Hangwon vary more widely with speed than those of 1.5 MW WTG at Yongdang. The reason for this is believed to be the fixed blade-rotating speed of WTG at Yongdang. One-third octave band analysis of the measured data show that the band components around 400-500 Hz are dominant for 1.5 MW WTG at Yongdang and those around 1K Hz are dominant for 660 kW WTG at Hangwon.

A Ku-Band Hair-Pin Resonator Oscillator with a New Varactor Coupled Line Structure (개선된 바랙터 결합 선로를 이용한 Ku-Band 헤어핀 발진기 설계)

  • In this paper, we propose a new varactor coupled line structure and design the VCO using the proposed structure. The proposed coupled line structure removes the reflected signals from the varactor diode using an added $\lambda$/4 transmission line. The frequency synthesizers are designed using the PLL technique at Ku-band. The synthesizer using the proposed coupled structure has 38 MHz frequency tuning range and -97 dBc/Hz phase noise characteristic at 100 KHz offset frequency. The measured results show improved tuning range as well as the improved phase noise characteristics compared to the conventional designs.

  • The noise temperature of existing millimeter-wave receivers is already within two or three times quantum noise limit. One of practical ways to increase the observation speed of single dish radio telescope without longer integration time is use of multi-beam focal plane array receiver as demonstrated in several large single dish radio telescopes. In this context the TRAO (Taeduk Radio Astronomy Observatory), which operates a 143n Cassegrain radio telescope, is planning to develop a 4 x 4 beams focal plane array SIS receiver system for 86-115 GHz band. Even though millimeter-wave HEMT LNA-based receivers approach the noise temperature comparable to the SIS receiver at W-band, it is believed that the receiver based on SIS mixer seems to offer a bit more advantages. The critical part of the multi-beam array receiver will be sideband separating SIS mixers. Employing such a type of SIS mixer makes it possible to simplify the quasi-optics of receiver. Otherwise, an SSB filter should be used in front of the mixer or some sophisticated post-processing of observation data is needed. In this paper we will present a preliminary design concept and components needed for the development of a new 3 mm band multi-beam focal plane array receiver.

  • Engine is the main source of vibration that generates unwanted noise and vibration of vehicle chassis. Especially, in submarine applications, radiation of noise signatures can be detected at some distance away from the submarine using a sonar array. Thus quiet operation is crucial for submarine's survivability. This study addresses reduction of the force transmissibility originating from engines and transmitted to hull through engine mounts. An inertial damper, as an actuator of hybrid mount system, is addressed to reduce even further the level of vibration. Narrow band FxLMS algorithms are broadly used to cancel the vibration of engine mount because of its excellent performance of canceling narrow band noise. However, in real active dampers, the maximum displacement of damper mass is kinematically restricted. When the control input signal from the FxLMS algorithm exceeds this limitation, the damper mass will collide with the mechanical stops and results in many problems. Originated from these, a modified narrow band FxLMS algorithm based on the equalizer technique with the maximum allowable displacement of active damper mass is proposed in this study. Some simulation results showed that the propose algorithm is effective to suppress vibration of engine mount while ensuring given displacement constraint.

Design of Ku-band Low Phase Noise Oscillator Using DSRR Structure Resonator based on Metamaterial (메타구조 기반의 DSRR 구조 공진기를 이용한 Ku 대역 저 위상잡음 발진기)

  • In this paper, Ku-band low phase noise oscillator using DSRR structure resonator based on metamaterial was proposed. To improve the phase noise of the oscillator, the proposed resonator consist of a DSRR strcuture based on metamaterial. The proposed resonator have a characteristic of $S_{11}$ is -0.25 dB, and $S_{21}$ in -44.59 dB at 14.67 GHz, respectively. At 14.67 GHz, the proposed Ku-band low phased oscillator achieves a output power of 2.03 dBm, $2^{nd}$ harmonic of -36.04 dBc, and phase noise of -130.63 dBc at the 100 kHz offset, respectively.

  • A Ka Band 3-stage MMIC (Monolithic Microwave Integrated Circuits) LNA (Low Noise Amplifiers) has been designed and fabricated far the Ka band satellite communications and BWLL(Broad Band Wireless Local Loop)system. The MMIC LNA consists of two single-ended type amplification stages and one balanced type amplification stage to satisfy noise figure, high gain and amplitude linearity. The 0.15${\mu}{\textrm}{m}$ pHEMT has been used to provide a ultra low noise figure and high gain amplification. Series and Shunt feedback circuits and λ/4 short lines were inserted to ensure high stability over the frequency range form DC to 80 GHz. The size of the MMIC LNA is 3.1mm$\times$2.4mm(7.44mm$^2$). The on wafer measured performance of the MMIC LNA, which agreed with the designed performance, showed the noise figure of less than 2.0 dB, and the gain of more than 26 dB, over frequency ranges from 22 GHz to 30 GHz.

  • A c-band microwave radiometer receiver for river mouth water temperature remote sensing was designed and implemented The developed receiver operated at 5.1GHz frequency with 70MHz bandwidth. It had high gain of 50dB and low noise figure of 2dB. Also we executed efficiency evaluation about detection capability of the receiver with noise source similar input signal. The experiment results showed that the c-band receiver successfully detected the antenna temperature range from 193K to 300K.

  • 본 논문은 SSN(Simultaneous Switching Noise) 이 유전체를 통해 다른 시스템에 유기되는 것을 막기 위한 방법인 EBG(Electromagnetic Band-Gap)에 관한 연구이다. 이에 대한 EBG 구조를 설계하기 위해 PDN(Power Delivery Network)에 주기적인 패턴을 삽입한다. 패키지에 EBG 구조를 적용하기 위해 인쇄 회로기판 범위에서 연구되었던 구조를 변형 및 개조하여 EBG 구조가 내포하고 있는 필터의 차단 주파수의 범위를 넓히며 차단 시작 주파수를 1GHz 아래로 낮추는 소형화 방법을 모색한다. 이 연구에서 실시할 EBG 구조에 대한 간단한 고찰과 인쇄 회로 기판에 적합한 AI-EBG(Alternating impedance Electromagnetic Band-Gap) 구조를 이용한 EBG 의 소형화에 대해 언급하고, 소형화를 위한 3-D EBG 의 설계구조에 대해 설명한다. 그리고 저주파에서 차단특성을 높이기 위한 방법으로 3-D EBG를 사용하고 AI-EBG와 비교하여 차단특성의 변화를 Full-wave 시뮬레이션과 측정으로서 비교한다.
