Overview of High Performance 3D-WLP

  • Vertical interconnect technology called 3D stacking has been a major focus of the next generation of IC industries. 3D stacked devices in the vertical dimension give several important advantages over conventional two-dimensional scaling. The most eminent advantage is its performance improvement. Vertical device stacking enhances a performance such as inter-die bandwidth improvements, RC delay mitigation and geometrical routing and placement advantages. At present memory stacking options are of great interest to many industries and research institutes. However, these options are more focused on a form factor reduction rather than the high performance improvements. In order to improve a stacked device performance significantly vertical interconnect technology with wafer level stacking needs to be much more progressed with reduction in inter-wafer pitch and increases in the number of stacked layers. Even though 3D wafer level stacking technology offers many opportunities both in the short term and long term, the full performance benefits of 3D wafer level stacking require technological developments beyond simply the wafer stacking technology itself.

  • In this paper are described the indirect induction heated boiler and induction heated hot air producer using the voltage-fed series resonant high-frequency inverter which can operate in the frequency range from 20kHz to 50kHz. A specially designed induction heater, which is composed of laminated stainless assembly with many tiny holes and interconnected spot welding points between stainless plates, is inserted Into the ceramic type vessel with external working coil. This working coil is connected to the inverter and turbulence fluid through this induction heater to moving fluid generates in the vessel. The operating performances of this unique appliance in next generation and its effectiveness are evaluated and discussed from a practical point of view.

  • An emotionally modeled robot is dealt in this paper. The emotional model is required especially in the entertainment robot. Recently, the entertainment robots have been developed as the next generation of electronic toys. They require several capabilities such as perceiving, acting, communication, and surviving. The owner recognizes the communication with a entertainment robot by observing its expression and reaction. The expression is realized by emotion-based actions based on moving, dancing, sounding, speaking, and lighting. Therefore, we propose an emotional modeling algorithm, using the fuzzy logic system, in this paper. Good performance of the algorithm is confirmed by the result of a simulation.

  • Living creatures maintain their variety through speciation, which helps them to have more fitness for an environment. So evolutionary algorithm based on biological evolution must maintain variety in order to adapt to its environment. In this paper, we utilize the concept of speciation. Each individual of population creates their offsprings using mutation, and next generation consists of them. Each individual explores search space determined by mutation. Useful search space is extended by differentiation, then population explorers whole search space very effectively. If evolvable hardware evolves through mutation, it is useful way to explorer search space because of less varying inner structure. We verify the effectiveness of the proposed method by applying it to two optimization problems.

Analytical Approach of Polymer Flow in Thermal Nanoimprint Lithography (열-나노임프린트 리소그래피 공정에서의 폴리머 유동에 대한 해석적 접근)

  • Nanoimprint lithography(NIL) is becoming next generation lithography of significant interest due to its low cost and a potential patterning resolution of 10nm or less. Success of the NIL relies on the adequate conditions of pressure, temperature and time. To have the adequate conditions for NIL, one has to understand the polymer flowing behavior during the imprinting process. In this paper, an analytical approach of polymer flow in thermal NIL was performed based on the squeeze flow with partial slip boundary conditions. Velocity profiles and pressure distributions of the polymer flow were obtained and imprinting forces and residual thickness were predicted with the consideration of the slip velocity between the polymer and the mold/substrate. The results show that the consideration of the slip is very important for investigating the polymer flow in Thermal NIL.

The interfaces between Alq3 and ZnO substrates with various orientations

  • ZnO has been introduced as one of the good candidates for next generation opto-electronics. Recently, ZnO is known to be suitable for the transparent electrode in organic solar cells and light emitting devices. The contact with n-type organic material has been studied due to the n-type properties of ZnO. However, the surface of ZnO has shown different electronic property with respect to its surface orientation. Therefore, it is presumed that there are differences in the interfacial electronic structures between organic materials and ZnO with different orientation. Therefore, it is required to classify the interfacial electronic structures according to the surface orientation of ZnO. In this study, we measured the interfacial electronic structures between the ZnO substrate having various orientations and a typical n-type organic material, tris-(8-hydroxyquinoline) aluminum (Alq3). In-situ x-ray and ultraviolet photoelectron spectroscopy measurements revealed the interfacial electronic structures. We found the changes in the electronic structures with respect to the orientation of ZnO substrate and it could be used to improve the contact between ZnO and Alq3.

Development of HAUSAT-1 Picosatellite Communication Subsystem as a Test Bed for Small Satellite Technology

  • This paper addresses the development and design of the HAUSAT-l (Hankuk Aviation University SA'Tellite-D communication subsystem, which is a next generation picosatellite, developed by SSRL (Space System Research Lab.) of Hankuk Aviation University. The communication subsystem generally consumes the majority of power and volume for picosatellites, and thus its design is critical to the overall satellite and mission plans. The HAUSAT-l designs are implemented by using the 145.84 MHz for uplink and 435.84 MHz for downlink frequency bands. The simulation and test results of the homemade radio and the TNC (Terminal Node Controller) integrated on the HAUSAT - I , a picosatellite scheduled to launch on September 2004 by Russian launch vehicle "Dnepr", are presented for EM, QM and FM, respectively.

Efficient Approach to Measure Crystallization Temperature in Amorphous Thin Film by Infrared Reflectivity

  • This paper shows a new effective approach to measure crystallization temperature of soft magnetic underlayer (SUL) for next generation of heat assisted perpendicular recording media. This approach uses temperature dependent reflectivity, which shows a clear jump when samples are crystallized. To achieve this measurement, an optical system is set up using hot plate and infrared laser. Reflectivity of SUL $(Co_{70}Fe_{30})_{92}Ta_3Zr_5$ shows a clear jump at its amorphous-crystalline transition temperature. Experiment results show this effect is clear in infrared region, and is weak for visible light.

  • Ink jet printheads are now widely used in manufacturing processes that require precise dispensing of materials. Today, Dimatix manufactures a variety of drop-on-demand ink jet printheads for the industrial printing market, but emerging opportunities present fresh challenges to our technology. In response to requirements for digitally printing on flexible substrates and dispensing novel electronic fluids, we are developing next generation jetting technology based on our three-dimensional silicon MEMS technology with a piezo-driven pumping chamber integrated into the chip structure. This presentation will address the functional and physical design features and properties of Dimatix's MEMS process, its characteristics, reliability and usability. Examples of opportunities and applications for digitally printing electronic fluids on flexible substrates with MEMS-based ink jet technology will be presented.

An Empirical Study on Decision Criteria of Core Banking System Redevelopment Project (은행 기간시스템 전면 재개발 의사결정 기준에 대한 실증적 연구)

  • Korean core banking system has been redeveloped twice in the last 30 years with big-bang method, but still needs innovation to meet everlasting business changes. The objective of this study is to identify which decision criteria lead to replacement decision of core baning system in spite of its huge investment and accompanying business risk. For the study, we conducted a survey to 64 decision makers working in banks and IT service companies, and analysed the data using factor analysis and multi-regression analysis method of SPSS. As a result, we extracted statistically valid decision model with 4 major decision criteria, which are IT external, IT internal, IT ecology and Executive's will factor. Among them, we concluded only IT internal and IT ecology criteria give significant influence over the replacement decision of existing core banking system.
