Nd:YAG 레이저를 이용한 Flipchip 접합 (Flip-chip Bonding Using Nd:YAG Laser)

  • A flip-chip bonding system using DPSS(Diode Pumped Solid State) Nd:YAG laser(wavelength : 1064nm) which shows a good quality in fine pitch bonding is developed. This laser bonder can transfer beam energy to the solder directly and melt it without any physical contact by scanning a bare chip. By using a laser source to heat up the solder balls directly, it can reduce heat loss and any defects such as bridge with adjacent solder, overheating problems, and chip breakage. Comparing to conventional flip-chip bonders, the bonding time can be shortened drastically. This laser precision micro bonder can be applied to flip-chip bonding with many advantage in comparison with conventional ones.

  • 단일 펄스의 Nd-YAG 레이저를 발생시키기 위한 Q-스인치로서 LiNbO3 크리스탈을 사용할때 생기는 난점을 해결하기 위하여 그 중계자 특성을 조사하였으며 간단한 해결 방법을 제시하였다. To eliminate some difficulties encountered in the operation of LiNbO3crystal as a Q-switch for generating a single pulse Nd-YAG laser, the operational characteristics of the crystal, was investigated. Also a simple method for solving the difficulties was presented.

  • Recently, as ultrasonic medical devices are gradually developed, many of those requires smaller and more precision coaxial cables in probe. So, the use of micro coaxial cable becomes an efficient solution for ultrasonic machine. However, there are many difficulties in stripping micro coaxial cable by traditional mechanical process. In this paper, we use the Nd-YAG laser for the efficient stripping of conduct wire of cable. We propose a new method to strip the shield wire of micro coaxial cable. Through some experiments, we found that there is a new possibility in the proposed method. Also, in order to enhance the performance, we propose a preprocess of the cable before stripping.

  • Array of micro-dimple on polyoxymethylene (POM) surface was fabricated using Q-switched Nd:YAG laser and its characteristics were studied in terms of heat affected zone (HAZ), dimple geometry, and the effect of specimen surface roughness. Process parameters such as lamp current, process time, and the stream of air in order to minimize HAZ and flow of molten polymer into cavity were extensively studied in this work. Dimple geometry was further investigated by 3-D optical microscopy to provide deep insight into morphological analysis near the dimples. This paper also presents the applicapability of micro-dimples in polymeric tribological system, such as a thrust bearing. Micro-dimples were expected to provide low coefficient of friction and enhanced lubricity at the sliding interface.

  • 콘덴서에 고압으로 축적된 에너지를 부하로 전달해주는 스위칭기술은 고전압 펄스 파워 분야에서 아주 필수적이다. 이러한 관점에서 볼 때, 트리거 갭 스위치는 흔히 연구실에서 용이하게 사용할 수 있고, 갭 간격을 조정함에 의해 방전전압을 가변할 수 있는 장점이 있다. 그러나, 트리거 갭 스위치는 트리거 방전없이 생기는 자가방전이 발생하거나 트리거 방전이 생겨도 주방전이 일어나지 않는 경우가 있다. 본 연구에서는 이러한 일반 트리거 갭의 단점을 보완하고 확실하게 동작하는 갭 스위치의 제작에 필요한 데이터 확보를 위해 Nd:YAG 레이저를 트리거 갭 스위치 음극에 조사해 전극사이의 거리 g와 압력에 따른 최소트리거전압 $V_{T.min}$의 특성을 파악하였다.

  • Welding characteristics of STS304 stainless steel and Inconel 600 using a continuous wave Nd:YAG laser are experimentally investigated. Alloy 600 being used in steam generator tubing of pressurized water reactor(PWR) exposed to some corrosion environment, stress corrosion cracking can occur on this material. Presented here are the results from a series of experiments in which dissimilar metal welds were made using the gas tungsten arc welding process with pure argon shielding gas. But It is well known that solidification cracking susceptibility of austenitic alloys depends on the solidification temperature range and amount/distribution of solute rich liquid that exists at the terminal stages of solidification. An experimental study was conducted to determine effects of welding parameters and to optimize those parameters that have the most influence on eliminating or reducing the extent welding zone formation at dissimilar metal welds.

  • Quasi-Phase-Matching(QPM)을 이용한 Optical Parametric Oscillation(OPO)은 높은 효율과 작은 Walk-off 효과를 보인다는 장점을 가지고 있다. 그러나 작은 펌프빛의 크기로 인한 빛세기의 증가는 optical damage와 photorefractive effect 야기하고, 이러한 요인으로 안정적인 고출력 연속발진에 있어서는 그 한계가 있으리라고 생각되어진다. 본 연구에서는 주기가 27.7 $mu extrm{m}$인 Periodically poled LiNbO$_3$(PPLN)을 비선형매질로 이용하여 10 kHz의 고반복률을 갖는 다이오드 펌프 Nd:YAG 레이저에서의 Quasi-Phase-Matched Optical Parametric Oscillation의 Signal파의 출력특성 및 안정화에 대하여 조사를 하였다.   • Heat-treatment is one of the core technologies to enhance various characteristics such as strength, hardness, toughness, abrasion resistance and fatigue resistance for the mold material. This paper focuses on characteristics of the laser heat-treatment according to the cylindrical bar diameter variation in case of the SM45C. From the results of the experiments, it has been observed that the maximum hardness is 744Hv when the power is 1630W and the travel of laser is 0.5m/min. And then, the hardness width, depth and microstructure were observed for characteristics. Finally, when the cylindrical bar diameter size grow, the hardness width decrease whereas hardness depth increase.

  • In this study, wire was used as the filler material for the laser repair welding, and the phenomenon in which the supplied filler material was melted and beaded down into the specimen was examined with varying laser powers and welding speeds. The optimal processing condition was found to be the laser power of 1,300 W, the welding speed and feed wire supply speed of 0.5 ml/in and the defocused distances of +2mm. At this time, the heat input(E) was $65{\sim}75\;J/mm^2$, and no internal defect occurred. When repair welding was carried out as the optimal processing for the part that had an external defect with the radius of 2mm, the filler metal was melted, resulting in the volume smaller than the defect part and thus causing the part unfilled. Therefore, it was found to be necessary to carry out repair welding two to three times by multiple passes rather than does it only once by single pass.

  • Laser surface hardening is beneficially used for surface treatment of structural steel. Due to very rapid heating and cooling rates, structural low-alloy steel(SCM4) can be hardened as self quenching. The aim of this research project is to improve the influence of the process laser parameters: laser power, spot size, surface roughness, and traverse speed. The laser beam is allowed to scan on the surface of the workpiece at the constant power(1095W), varying the traverse speed at 0.3m/min, 0.5m/min and 0.8m/min. The optical lens with the elliptical profile is designed to obtain a wide surface hardening area with uniform hardness. From the results of the experiment, it has been shown that the stable hardness is about 600$\sim$700Hv, when the laser power, focal position and the traverse speed are P=1095W, z=0mm and v=0.3m/min.
