A Study on the Dual Emitter Structure 4H-SiC-based LIGBT for Improving Current Driving Capability (전류 구동 능력 향상을 위한 듀얼 이미터 구조의 4H-SiC 기반 LIGBT에 관한 연구)

  • In this paper, a SiC-based LIGBT structure that can be used at high voltage and high temperature is presented. In order to improve the low current characteristic, a dual-emitter symmetrical around the gate is inserted. In order to verify the characteristics of the proposed device, simulation and design were conducted using Sentaurus TCAD simulation, and a comparative study was conducted with a general LIGBT. In addition, splitting was performed by designating a variable for the length of the N-drift region in order to verify the electrical characteristics of the minority carriers. As a result of the simulation it was confirmed that the proposed dual-emitter structure flows a higher current at the same voltage than the conventional LIGBT.

  • Lateral MCT(MOS-controlled thyristor)소자의 전기 적 특성 Parameters의 변화에 따른 스위칭 특성을 조사하였다. 제안된 Lateral 구조의 MCT는 채널과 drift영역의 제작과정이 간편하여 ON저항이 작으면서, 대전류용인 전력소자의 제작이 가능할 것으로 사료되는데, SPICE와 MEDICI 시뮬레이션을 이용하여 drift 저항, transit time및 불순물 농도 분포에 따른 전기적 특성을 알아보았다. 불순물의 농도와 채널길이의 변수에 의한 소자의 저항을 변화시켜 U 특성과 주파수 특성을 조사하였는데, 저항이 커질수록 turn-off 시간과 ON 저항은 증가함을 나타냈다.

  • The electron transport coefficients, the electron drift velocity W, the longitudinal diffusion coefficient $ND_L$ in $C_{3}F_{8}-Ar$ mixture gases were measured by Double shutter drift tube and calculated by multi-term approximation of the Boltzmann equation over the wide E/N range from 0.03 to 100 Td. And an inelastic collision cross sections for $C_{3}F_{8}$ molecular gas were redetermined for quantitative characteristic analysis.

  • In this paper we consider estimation of a real valued parameter in the drift coefficient of a Hilbert space valued Ito stochastic differential equation. First we consider observation of the corresponding diffusion in a fixed time interval [0, T] and prove the Bernstein - von Mises theorem concerning the convergence of posterior distribution of the parameter given the observation, suitably normalised and centered at the MLE, to the normal distribution as Tlongrightarrow$\infty$. As a consequence, the Bayes estimator of the drift parameter becomes asymptotically efficient and asymptotically equivalent to the MLE as Tlongrightarrow$\infty$. Next, we consider observation in a random time interval where the random time is determined by a predetermined level of precision. We show that the sequential MLE is better than the ordinary MLE in the sense that the former is unbiased, uniformly normally distributed and efficient but is latter is not so.

  • Charged particle energization is an outstanding problem in space physics. This paper investigates the nonlinear dynamics of Alfve'n-cyclotron waves accompanying particle heating processes and the drift Alfv'en-cyclotron (or EMIC) instability associated with a current disruption event on 29 January 2008 observed with THEMIS satellite by means of a particle-in-cell simulation. The simulation shows that the drift Alfv'en-cyclotron instabilities are excited in two regimes, a relatively low frequency mode propagating in a quasi-perpendicular direction while the second high-frequency branch propagating in a predominantly parallel propagation direction, which is consistent with observation as well as earlier theories. It is shown that parametric decay processes lead to an inverse cascade of Alfv'en-cyclotron waves and the generation of ion-acoustic waves by decay instability. It is also shown that the nonlinear decay processes are accompanied by small perpendicular heating and parallel cooling of the protons, and a pronounced parallel heating of the electrons.

  • This SF6 gas is widely used in industrial of insulation field. In this paper, N2 is mixed to improve pure SF6 gas characteristics. Electron transport coefficients in SF6-N2 mixture gases are simulated in range of E/N values from 70 to 400 [Td] at 300K and 1 Torr by using Boltzmann equation method. The results of this method, which are like electron drift velocity, ionization coefficient, attachment coefficient, effective ionization coefficient, and critical EIN, can be important data to present characteristic of gas for insulation. Specially critical E/N is a data to evaluate insulation strength of a gas and is presented in this paper for various mixture ratios of SF6-N2 mixture gases.?⨀␍?܀㘱〮㜳㬓M敤楣楮攠慮搠桥污瑨

  • Recently, new experimental criteria for reinforced concrete frame structures in high seismic regions have been reported in United States. The objective of the criteria is to get more reliable test data which are valid to compare with other test data done by different researchers. The criteria precribe test method of specimens, analysis method of test data, and limiting values needed to specimens like drift angle, energey dissipation ratio, stiffness, and strength. These criteria might be usefel to get objective conclusion. Shear wall structures, which belong to one of earthquake resisting systems, also need this kind of criteria. But, the general response of shear wall structures is a little bit different from that of frame structures since shear wall restrains the horizontal displacement caused by horizontal force and increases the stiffness and strength. The objective of this paper is to propose a criterion for limiting drift and energy dissipation ratio of shear walls based on structural testing. These are the most important values for presenting the capacity of shear walls. Limiting drift and energy dissipation ratios were examined for tests on shear walls having ductile type failures. Test data were analyzed and compared to the results for a suggested acceptance criteria that involve a limiting drift that is a function of aspect ratio and a limiting energy dissipation ratio that is a function of displacement ductility and damping.
