Copper Interconnection and Flip Chip Packaging Laboratory Activity for Microelectronics Manufacturing Engineers

  • In the era of 20 nm scaled semiconductor volume manufacturing, Microelectronics Manufacturing Engineering Education is presented in this paper. The purpose of microelectronic engineering education is to educate engineers to work in the semiconductor industry; it is therefore should be considered even before than technology development. Three Microelectronics Manufacturing Engineering related courses are introduced, and how undergraduate students acquired hands-on experience on Microelectronics fabrication and manufacturing. Conventionally employed wire bonding was recognized as not only an additional parasitic source in high-frequency mobile applications due to the increased inductance caused from the wiring loop, but also a huddle for minimizing IC packaging footprint. To alleviate the concerns, chip bumping technologies such as flip chip bumping and pillar bumping have been suggested as promising chip assembly methods to provide high-density interconnects and lower signal propagation delay [1,2]. Aluminum as metal interconnecting material over the decades in integrated circuits (ICs) manufacturing has been rapidly replaced with copper in majority IC products. A single copper metal layer with various test patterns of lines and vias and $400{\mu}m$ by $400{\mu}m$ interconnected pads are formed. Mask M1 allows metal interconnection patterns on 4" wafers with AZ1512 positive tone photoresist, and Cu/TiN/Ti layers are wet etched in two steps. We employed WPR, a thick patternable negative photoresist, manufactured by JSR Corp., which is specifically developed as dielectric material for multi- chip packaging (MCP) and package-on-package (PoP). Spin-coating at 1,000 rpm, i-line UV exposure, and 1 hour curing at $110^{\circ}C$ allows about $25{\mu}m$ thick passivation layer before performing wafer level soldering. Conventional Si3N4 passivation between Cu and WPR layer using plasma CVD can be an optional. To practice the board level flip chip assembly, individual students draw their own fan-outs of 40 rectangle pads using Eagle CAD, a free PCB artwork EDA. Individuals then transfer the test circuitry on a blank CCFL board followed by Cu etching and solder mask processes. Negative dry film resist (DFR), Accimage$^{(R)}$, manufactured by Kolon Industries, Inc., was used for solder resist for ball grid array (BGA). We demonstrated how Microelectronics Manufacturing Engineering education has been performed by presenting brief intermediate by-product from undergraduate and graduate students. Microelectronics Manufacturing Engineering, once again, is to educating engineers to actively work in the area of semiconductor manufacturing. Through one semester senior level hands-on laboratory course, participating students will have clearer understanding on microelectronics manufacturing and realized the importance of manufacturing yield in practice.

  • We've already living our lives in the 21s1 century. This century, even alone, means enormous changes and innovations. Namely, we have been encountering various forms of generation changes such as digital generation, globalization generation, consumer generation, and brand power generation. Among these, there have been extraordinary changes in consumers and the environment of consumer market, and it is noteworthy of paying attention to the transition of the leader of the consumer market from producers to consumers. Such changes will affect not only all fields related to market environment but also entire fields including future products and sales. Hereupon, it is intended to foresee and analyze the trend in the consumer market of the 21st century and investigate changes in the consumer market and the environment of consumers. Also, the world has brought a single space of economy along with globalization and the era of self-imposed competition, and multi-national enterprises have emerged and, at the same time, their brands can be seen around the world. Hence, they have been trying to maintain their own power brands for the century. In the past, brand meant the name of a product in general. But, in the present, it has another meaning such that the brand itself provides psychological satisfaction and trustworthiness. Hereupon, this study intends to foresee changes in the trend of the consumer market of the 21s1 century, to ,outlook the trend of the consumer market along with study of power brand strategies, and to pursue creative strategies for power brand.

Study for Morphological and Genetic Characteristics of Chinese Milk Vetch (Astragalus sinicus L.) to Select Suitable Line in Central Area of Korea (중부지방 적합 자운영 (Astragalus sinicus L.) 형질 특성 및 유전적 연관성 분석에 관한 연구)

  • Although chemical fertilizers have a quick effect and broad applicability to agricultural fields, they have caused many problems like increasing soil acidity or decreasing soil organic matters. Environmental-friendly agriculture has been attempted in various ways such as organic agriculture, natural farming, low input and sustainable agriculture. The common interest of all environmental-friendly systems is to decrease burden to agricultural environment by low input of agricultural labor and materials. This study was conducted to estimate overwintering capacity and genetic distance among Chinese Milk Vetch (Astragalus sinicus, CMV) collections based on morphological characteristics and AFLP (Amplified fragment length polymorphism) analysis. Furthermore, the effect of CMV as green manure was observed in mix-cultured paddy fields with rice, sesame and sweet-potato. An another objective of this study was also to compare the pattern of weed occurrence in paddy fields with or without CMV and different rice transplanting times. The CMV collected from Paju district in central region of Korea was successively occurring through self-reseeding without artificial management. However, there was no noticeable difference in growth habit between Paju native CMV and introduced CMV from China which is currently used in farm fields. On the basis of multi-dimensional scaling and tree analyses, there are no significant difference of agricultural growth characteristics among Paju and chinese collections only excepting leaf angle and root length. The flowering time of Gurye collection was fast for 1 week as compared to other collections. AFLP that was commonly used for plant classfication, was applied to exam the genetic variation of CMV collections. Total 579 PCR products and 336 polymorphic fragments were generated using 8 primer pairs.

An Analysis of the Fallow Potential in Agricultural Area by Multi-logistic Model - A Case Study of Ibang-myeon, Changnyeong-gun, Kyungsangnam-do - (다중 로지스틱 모형에 의한 농경지 휴경잠재성 분석 - 경상남도 창녕군 이방면을 대상으로 -)

  • Topographic condition is one of the most important things in farming activities. The topographic condition didn't matter for farming in the past because agricultural products had competitive power in the market. So farmers tried to extend their farms without any concern of topographic condition. We need less labor-consuming farming as industrial structure has been changed and the competitive power of the farming has been getting weak. This study analyzed the fallow potential in agricultural area by topographic condition so that we have got results as follows. Maps of elevation, slope, distance from roads and water resources were made for getting a fallow probability model in farms, and these 4 factors were used as independent variables while a variable on whether it is fallow or not is a dependent variable in logistic regression model. In an analysis of the fallow potential depending on farm land types, the fallow probability in fallow orchard showed the highest value of farm lands, 0.973. Cultivated orchard had 0.730 and upland had 0.616 of the fallow probability. The fields having high fallow potential had high elevation, steep slope, and long distance from water resources and roads. Especially, fields having a probability over 0.99 appeared in orchards, fallow uplands and single cropping uplands, which were recognized to have several disadvantages related to the fallow like as high elevation, steep slope, and long distance from water resources and roads. With the logistic analysis, the suitable farm lands appeared at 16.45m of the mean elevation, 1.89 degree of the mean slope, 39.91m of the average distance from water resources, and 32.39m of the average distance from roads. On the contrary, non-suitable land appeared at 114.7m of the mean elevation, 24.9 degree of the mean slope. The distance from roads was more important variable than the distance from water resources for analyzing suitable farm land.

  • Recently, with a high demand for the construction and remodeling of libraries, and the rapid increase in the number of libraries during the last two years, the concern and need for library goods is also increasing sharply. The purpose of this study is to develop a new classification scheme of library goods by clarifying the terminology which could provide an accurate information on library goods and allow for their smooth circulation. In this study, library goods are defined as all kinds of products required for effectively collecting, organizing and providing services with library materials, and classified into library equipments and library supplies. The term, library equipment is principally used for those things that do not wear out within a certain time period, such as furniture and machinery. Library supplies refer to those things that are expendable. As the terminology is clarified, the classification scheme can be further refined. Library equipment, for example, can be classified as furniture, library system solutions, and computers and multi-media tools. Library supplies can be classified into library organization and repair supplies, sign systems, and miscellaneous articles. Finally, six major categories which include 117 different items are presented.

  • With the development and proliferation of three-dimensional(3D) printers, consumers in modern society can now print products of what they want three-dimensionally at home. However, consumers themselves would have to produce digital design maps that are compatible with 3D printers and to set up the optimum printing quality and temperature, as well as to pay for maintenance and repair of 3D printers and to respond to any possible lawsuits related to intellectual property right about designs in order to make possible consumer-tailored manufacturing through 3D printing. However, in reality, since it is very difficult for consumers to respond to these issues, it is necessary to develop services that perform 3D printing on behalf of consumers in the desired direction. Motivated by this objective, this study investigated user experiences on Shapeways(www.shapeways.com), which is a global online 3D printing product and sales companies, from many viewpoints in order to obtain insight into 3D printing services and modes which were preferred by consumers. The study result showed that quantitative evaluations on usability, search process, price adequacy, re-visit intention, diversity of design, and satisfaction of design was scored low overall. Furthermore, this study acquired insight about consumer-tailored 3D printing services through constructive suggestions on multi-language support, openness of manufacturing process, simultaneous operation of online and offline sites, design-oriented consumer-tailored manufacturing service, services that ensure delivery safety and product durability, and surface finishing services. This study is expected to provide a wide range of opinions not only on 3D printing service platform development but also on related industry and research.

Efficiency of Silver Ion-Silica Solid Phase Extraction for Elimination of Sulfur Compounds during Pesticide Multiresidue Analysis in Allium Species (파속류의 잔류농약분석과정에서 silver ion-silica solid phase extraction에 의한 황화합물의 제거 효율성)

  • Since organic sulfur compounds respond to GC/ECD sensitively, they interfere with quantitative separation of pesticides during residual pesticide analysis of Allium species. In this study, it was intended to develop a rapid and simple method for pesticide multi-residues analysis through clean-up and interferences by a solid-phase extraction (SPE). An SPE method employing silver nitrate impregnated Florosil cartridge was developed and evaluated for the elimination of sulfur compounds from the test solution of Allium species during pesticide residues analysis. The silver nitrate impregnated Florosil cartridge was prepared by efflux of 3 ml of 20% silver nitrate solution through Florosil cartridge (1 g packing, 6 ml tube). The extracts equivalent to 2, 4 6, and 10 g of each sample were loaded onto the cartridge and allowed to exude, and then the exudations were analyzed by GC/ECD. More than 95% of sulfur compounds were removed from the loaded extracts equivalent, up to 6 g in onion, 4 g in spring onion and 4 g in shallot, respectively. 40 pesticides were spiked in the Allium species and loaded onto the cartridge to determine the recoveries; from this, the recoveries of 34 pesticides were within 70~120%.

Development of Raising Device for Greenhouse Column Using a Pneumatic Cylinder (공압실린더를 이용한 온실기둥 상승장치 개발)

  • As many consumers prefer good quality food, farms have used various facilities to cultivate products for satisfying their desires. Among them, the most representative facilities are plastic and glass multi-span greenhouse. The height of both plastic greenhouse and glass greenhouse is around three meters high in Korea. As a result, the crop productivity is limited. The solution is to increase the height of the greenhouses to improve the greenhouses' environment. The device for raising columns consists of a stop device, a pneumatic cylinder, and a vertical member. Pneumatic cylinders were designed with a diameter of 160 mm and a stroke length of 50 mm, taking into consideration the safety factor of 1.5. In addition, the air flow was controlled by nozzle to achieve a time of less than 30 seconds per stroke. It was calculated that $21.5L{\cdot}min^{-1}$ of air was needed to complete in less than 30 seconds. Accordingly, the diameter of the nozzle is designed to be 0.5 mm. When the pressure was 0.9 MPa, the average raising force was 13,805N, which was close to the calculated value of 15,612N. The field test results show that any inconsistency in the row columns was not generated. and that it is considered applicable to the actual glass and plastic greenhouses.

Long-term Monitoring System for Ship's Engine Performance Analysis Based on the Web (선박엔진성능분석용 웹기반 장기모니터링시스템 구현)

  • This paper implements a long-term monitoring system (LMS) for ship's engine performance analysis (SEPA) based on the web, for the purpose of the communication speed and engine maintenance. This system is composed of a simulator, monitoring module with a multi channel A/D converter, monitoring computer, network attached storage (NAS), RS485 serial and wireless internet communication system. The existing products monitor the information transmitted from pressure sensors installed in the upper parts of each of engines in the local or web computer, but have a delay in the communication speed and errors in long-term monitoring due to the large volume of sampling pressure data. To improve these problems, the monitoring computer saves the sampling pressure data received from the pressure sensors in NAS, monitors the long-term sampling data generated by the sectional down sampling method on a local computer, and transmits them to the web for long-term monitoring. Because this method has one tenth of the original sampling data, it will use memory with small capacity, save communication cost, monitor the long-term sampling data for 30 days, and as a result, make a great contribution to engine maintenance.

The Potential Energy Recovery and Thermal Degradation of Used Tire Using TGA (열분석법을 이용한 사용후 타이어의 열적 특성과 포텐셜 에너지의 회수)

  • The thermal degradation kinetics of SBR and tire were studied using a conventional thermogravimetric analysis in the stream nitrogen at a heating rate of 5, 10, 15, $20^{\circ}C/min$, respectively. Thermogravimetric curves and their derivatives were analyzed using various analytical methods to determine the kinetic parameters. The degradation of the SBR and tire was found to be a complex process which has multi-stages. The Friedman method gave average activation energies for the SBR and tire of 247.53kJ/mol and 230.00kJ/mol, respectively. Mean-while, the Ozawa method Eave 254.80kJ/mol and 215.76kJ/mol. It would appear that either. Friedman's differential method or Ozawa's integral method provided satisfactory mathematical approaches to determine the kinetic parameters for the degradation of the SBR and tire. Approximately 86% and 55% of oil products were obtained at a final temperature of $700^{\circ}C$ and a heating rate of $20^{\circ}C/min$ for the SBR and tire respectively.
