Design and fabrication of Q-band MIMIC oscillator using the MEMS technology (MEMS 기술을 이용한 Q-band MIMIC 발진기의 설계 및 제작)

  • We suggest Q-band MEMS MIMIC (Millimeter wave Monolithic Integrated Circuit) HEMT Oscillator using DAML (Dielectric-supported Airgapped Mcrostrip Line) structure. We elevated the signal lines from the substrate using dielectric post, in order to reduce the substrate dielectric loss and obtain low losses at millimeter-wave frequency. These DAML are composed with heist of $10\;{\mu}m$ and post size with $20\;{\mu}m\;{\times}\;20\;{\mu}m$. The MEMS oscillator was successfully integrated by the process of $0.1\;{\mu}m$ GaAs PHEMTs, CPW transmission line and DAML. The phase noise characteristic of the MEMS oscillator was improved more than 7.5 dBc/Hz at a 1 MHz offset frequency than that of the CPW oscillator And the high output power of 7.5 dBm was measured at 34.4 GHz.

Injection Locked Synchronization Characteristics of a Millimeter Wave Second Harmonic Oscillator (밀리미터파 대역 제2고조파 출력 발진기의 주입동기 특성)

  • A second harmonic millimeter wave oscillator utilizing sub-harmonic injection-synchronization is presented. A 8.7GHz oscillator with MES-FET is designed, and is driven as a harmonic output oscillator at 17.4GHz by means of sub-harmonic injection-synchronization. The oscillator operates as a multiplier as well as a oscillator in this scheme. Adopting this method, a high sable, high frequency millimeter wave source is obtainable even though self-oscillating frequency of an oscillator is relatively low. The range of injection-synchronization is about 26MHz, and is proportional to the input sub-harmonic power. The spectrum analysis of the 2nd harmonic output frequency shows remarkably decreased the phase noise level.

  • In this paper, we present the low voltage and high efficiency Q-band MIMIC oscillator using device-level power combined structure. The oscillator was successfully integrated by using 0.1 ${\mu}{\textrm}{m}$ GaAs PHEMTS and the CPW transmission line. We show that the highest efficiency is 19 % with an output power of 2.6 ㏈m at a frequency of 34.56 ㎓. The operating voltage of the oscillator is 2.2 V which is lower voltage than that of previously reported oscillators at Q-band. And the maximum output power of 6.7 ㏈m was obtained at a frequency of 34.56 ㎓.

  • This paper deals with a millimeter wave source which is utilizing sub-harmonic injection-synchronization technique. A 8.7GHz oscillator with MES-FET is fabricated, and is driven as a harmonic output oscillator at 17.4GHz by means of sub-harmonic injection-synchronization.   • In this paper, we propose the PLL system of the local oscillator system for the millimeter wave band's radio astronomy receiving system. The development of the proposed local oscillator system based on the YIG oscillator VCO with 26.5 ${\sim}$ 40GHz specification. This system consists of the oscillator part including the YIG VCO, the harmonic mixer, and the isolator, the RF processing part including the triplexer, limiter, and RF discrimination processor. and the PLL system including YIG modulator and controller. Based on this configuration. we verify the frequency and power stability of the developed local oscillator system according to some temperature variation. From this test results we confirm the stable output frequency and power characteristic performance of the developed La system at constant temperature.

  • In this paper, we developed a local oscillator (LO) system of millimeter wave band receiver for radio astronomy observation. We measured the phase and amplitude drift stability of this LO system. The voltage control oscillator (VCO) of this LO system use the 3 mm band Gunn oscillator. We developed the digital phase locked loop (DPLL) module for the LO PLL function that can be computer-controlled. To verify the performance, we measured the output frequency/power and the phase/amplitude drift stability of the developed module and the commercial PLL module, respectively. We show the good performance of the LO system based on the developed PLL module from the measured data analysis. The test results and discussion will be useful tutorial reference to design the LO system for very long baseline interferometry (VLBI) receiver and single dish radio astronomy receiver at the 3 mm frequency band.

  • We demonstrate the MMIC (monolithic microwave integrated circuit) frequency doublers generating stable and low-cost 29 GHz local oscillator signals from 14.5 GHz input signals. These devices were designed and fabricated by using the M MIC integration process of $0.1\;{\mu}m$ gate-length PHEMTs (pseudomorphic high electron mobility transistors) and passive components. The measurements showed S11 or -9.2 dB at 145 GHz, S22 of -18.6 dG at 29 GHz and a minimum conversion loss of 18.2 dB at 14.5 GHz with an input power or 6 dBm. Fundamental signal of 14.5 GHz were suppressed below 15.2 dBe compared to the second harmonic signal at the output port, and the isolation characteristics of fundamental signal between the input and the output port were maintained above :i0 dB in the frequency range 10.5 GHz to 18.5 GHz. The chip size of the fabricated MMIC frequency doubler is $1.5{\times}2.2\;mm^2$.

  • The MMIC (Microwave Monolithic Integrated Circuit) self oscillating double conversion mixer was designed and fabricated for the V-band transmitter applications. The MMIC self oscillating double conversion mixer which dose not need external local oscillator was designed using GaAs PHEMT technology. The first self oscillating mixer use PHEMT technology. The first self oscillating mixer use PHEMT for $f_{LO}$ signal generation and $f_{IF}$ signal is applied at gate port and $f_{RF1}$ signal is generated at a drain port of first stage. The second gate mixer use PHEMT for $f_{LO}$ signal and $f_{RF1}$ signal is applied at gate port and $f_{RF2}$ signal is output at a drain port of second stage.

  • In this paper, we present a design and experiment study of high power large diameter backward wave oscillator. Analysis is made within the scope of linear theory of absolute instibility. The Electron beam generator may be atteractive source of high power millimeter microwaves which has simpler structure.
