유연 반도체 패키지 접속을 위한 폴리머 탄성범프 범핑 공정 개발 및 범프 변형 거동 분석 (Development of Polymer Elastic Bump Formation Process and Bump Deformation Behavior Analysis for Flexible Semiconductor Package Assembly)

  • 본 연구에서는 유연한 접속부를 갖는 유연전자 패키지 플립칩 접속을 위해 폴리머 탄성범프를 제작하였으며, 범프의 온도 및 하중에 따른 폴리머 탄성 범프의 점탄성 및 점소성 거동을 해석 및 실험적으로 분석하고 비교 평가하였다. 폴리머 탄성 범프는 하중에 의한 변형이 용이하여 범프 높이 평탄도 오차의 보정이 용이할 뿐만 아니라 소자가 형성된 칩에 가해지는 응력 집중이 감소하는 것을 확인하였다. 폴리머 탄성 범프의 과도한 변형에 따른 Au Metal Cap Crack 현상을 보완하여 $200{\mu}m$ 직경의 Spiral Cap Type, Spoke Cap type 폴리머 탄성 범프 형성 기술을 개발하였다. 제안된 Spoke Cap, Spiral Cap 폴리머 탄성 범프는 폴리머 범프 전체를 금속 배선이 덮고 있는 Metal Cap 범프에 비해 범프 변형에 의한 응력 발생이 적음을 확인할 수 있으며 이는 폴리머 범프 위의 금속 배선이 부분적으로 패터닝되어 있어 쉽게 변형될 수 있는 구조이므로 응력이 완화되는데 기인하는 것으로 판단된다. Spoke cap type 범프는 패드 접촉부와 전기적 접속을 하는 금속 배선 면적이 Spiral Cap type 범프에 비해 넓어 접촉 저항을 유지하면서 동시에 금속 배선에 응력 집중이 가장 낮은 결과를 확인하였다.

  • Densification behavior of various metal and ceramic powders was investigated under cold compaction. The Cap model was proposed by using the parameters involved in the yield function for sintered metal powder and volumetric strain evolution under cold isostatic pressing. The parameters for ceramic powder can also be obtained from experimental data under triaxial compression. The Cap model was implemented into a finite element program (ABAQUS) to compare with experimental data for densification behavior of various metal and ceramic powders under cold compaction. The agreement between finite element calculations from the Cap model and experimental data is very good for metal and ceramic powder under cold compaction.

  • Densification behavior of various metal and ceramic powder was investigated under cold compaction. The Cap model was proposed based on the parameters obtained from axial and radial deformation of sintered metal powder compacts under uniaxial compression and volumetric strain evolution. For ceramic powder, the parameters were obtained from deformation of green powder compacts under triaxial compression. The Cap model was implemented into a finite element program (ABAQUS) to compare with experimental data for densification behavior of various metal and ceramic powder under cold compaction.

Free vibration analysis of FG porous spherical cap reinforced by graphene platelet resting on Winkler foundation

  • In this study, free vibration analysis of FG porous spherical cap reinforced by graphene platelets resting on Winkler-type elastic foundation has been surveyed for the first time. Three different types of porosity patterns are considered for the spherical cap whose two types of porosity patterns in the metal matrix are symmetric and the other one is uniform. Besides, five GPL patterns are assumed for dispersing of GPLs in the metal matrix. Tsai-Halpin and extended rule of the mixture are used to determine the Young modulus and mass density of the shell, respectively. Employing 3D FEM elasticity in conjunction with Hamilton's Principle, the governing motion equations of the structure are obtained and solved. The impact of various parameters including porosity coefficient, various porosity distributions in conjunction with different GPL patterns, the weight fraction of graphene Nano fillers, polar angles and stiffness coefficient of elastic foundation on natural frequencies of FG porous spherical cap reinforced by GPLs have been reported for the first time.

  • The effect of the wide-bandgap Schottky barrier enhancement cap layer on the performance of metal-semiconductor-metal photodetectors (MSMPD's) is presented. Judged by the dc characteristics, no considerable increase in recombination loss of carriers is resulted by the incorporation of the cap layer. However, about 45% of the detection efficiency is lost for the cap-layered MSMPD's even with a graded layer incorporated under pulse operation, and it was found to be due mainly to the capturing and slow release of the photocarriers at the heterointerface. The loss mechanism of the pulse detection efficiency is believed to be responsible for the intersymbol interference and the increased bit-error-rate (BER) observed in MSMPD's when used with a high bit rate pseudo-random-bit-stream (PRBS) data pattern.

  • Safety-shoes are developed for heavy industry. Nowadays with the development of industry, it is increase on all of industry field. Safety-shoes are to be classfied into using intention. And it's developed not only protect from danger but also more comfort wearing. When wear a safety shoes, in cold weather, serious disease could be occur such as frostbitten and so on. In the study replacees steel toe-cap by polymer. When it replace by polymer, Moreover add keeping warm, light weighting, chemicals-proof. Nowadays plastic material can exchanged from metal, because of rapid growth in engineering plastic and FRP. Prodcts of engineering plastic and FRP goods are equal. So we develop plastic Toe-Cap using plastic technology.

폐기물소각시설의 유해대기오염물질 배출특성 연구 (Characteristics of Hazardous Air Pollutant Emissions from Waste Incinerators)

  • In this study, we have investigated waste incinerators which are one of the major HAPs emission sources. In order to obtain more reliable HAPs emission data from waste incinerators, direct sampling for the possible pollutants from the stack was carried out and the analysis was performed. The purpose of study was to understand the emission status from waste incinerators and recognize the problems and finally to set up a strategy to reduce the HAPs emissions from waste incinerators. The emission concentrations of 8 species of heavy metals and 16 species of PAHs have been analyzed for the first time in Korea. Not only the emission characteristics of HAPs from waste incinerators were identified, but also the analysis of reduction efficiencies for control devices such as BF and wet scrubbing systems was carried out.

비선형 소자 탐지용 광대역 스파이럴 안테나의 설계 (Design of Broadband Spiral Antenna for Non-Linear Junction Detector)

  • 본 논문은 비선형 소자 탐지기용 광대역 스파이럴 안테나의 설계를 제안한 것이다. 방사면 위의 스파이럴 소자뿐만 아니라 방사면 중심부에 위치한 방사 소자인 타원형 패치가 스파이럴 안테나의 광대역화를 위하여 설계되었다. 또한, 그라운드면 위에 스파이럴 슬릿을 삽입함으로써 다중 공진을 일으키는 안테나 그라운드 구조가 제안되었다. 제안된 안테나의 높은 지향성과 고이득을 실현하기 위해, Fr4-epoxy로 만든 캐비티 벽과 금속캡이 설계에 고려되었다. 그 결과, 금속 캡을 가진 안테나의 계산된 이득은 금속 캡이 없는 안테나의 이득과 비교하여 약 3 dBi 개선되었으며, -z축 방향으로의 측정된 주 빔 지향성도 계산 결과와 잘 일치하였다. 설계 주파수 대역에서 측정된 축비도 -z축을 기준으로 ${\pm}45^{\circ}$의 범위에서 원편파를 만족하였으며, 예상과 잘 일치하였다.

프레타포르테 컬렉션에 나타난 모자의 조형적 특성 (The Formative Characteristics of Hats Shown in Prêt-à-porter Collection)

  • The objective of this study is to examine the type and characteristics of hat, and also to analyze the formative characteristics of hats shown in $Pr{\hat{e}}t-{\grave{a}}$-porter Collection. The literature review focused on the relevant technical books and preceding researches while the case study targeted 1,561 photos of hats shown in the 'Donga TV Collection'. The research range was from the S/S season of 2012 to the F/W season of 2015/16. The results of this study are as follows. 1. A hat is composed of crown and brim. In the results of classifying hats based on it, there were 572 crown-type hats, 533 hat-type, 219 cap-type, 156 irregular-type, and 81 brim-type in the order. 2. For the crown-type hats, they were mainly like cylindrical-type, bell-type, dome-type, and circle-type, using colors like black, beige, brown, red, mustard, and grey, and materials like wool, fur, velvet, straw, and metal while they were decorated with bead or lace. 3. For the hat-type hats, they were mainly like bell-type, ladder-type, and hemisphere-type, using colors like peach, white, gold, brown, and khaki, and materials like silk, cotton, straw, and wool while they were decorated with feather and ribbon. 4. For the cap-type hats, they were mainly like hemisphere-type, using colors like white, black, khaki, mustard, and purple, and materials like fur, leather, and wool while they were decorated with wappen and chain. 5. For the irregular-type hats, they were mainly like sandglass-type, box-type, animal-type, trumpet-type, and bell-type, using colors like purple, orange, pink, yellow, and sky-blue, and materials like metal, feather, mesh, plastic, straw, and linen while they were decorated with ribbon, net, bell, and flower. 6. For the brim-type visor, they were mainly like square-type, using colors like transparent, yellow, and black, and materials like plastic, cotton, leather, and metal.

TFA-MOD법에 의한 금속기판 위 YBCO 박막 제조 (Fabrication of YBCO films on metal tapes by the TFA-MOD process)

  • YBCO thin films on metal substrates were prepared by the metal-organic deposition using trifluoroacetates (TFA-MOD). To compensate the loss of Ba element from the precursor films due to the reaction with $CeO_2$ cap layer, we have employed Ba-excessive precursor solutions of $YBa_{2+x}Cu_{3}O_{7-{\delta}}$ ($0{\le}x{\le}0.1$). The precursor solutions were dip-coated on the metal substrates with $CeO_2$ cap layer, initially heated up to $400^{\circ}C$, and finally fired at the various high temperatures for 2 h in a reduced oxygen atmosphere. With this approach, YBCO films possessing critical temperature over 85 K could be successfully prepared on the metal substrates. The highest $T_{c,zero}$ value of 86 K was obtained from the Ba-excessive YBCO film of x=0.005 in $YBa_{2+x}Cu_{3}O_{7-{\delta}}$ fired at $750^{\circ}C$ for 2 h. However, unexpected $T_c$ suppression even in Ba-excessive YBCO samples requires further identification.
