Gate length scaling behavior and improved frequency characteristics of In0.8Ga0.2As high-electron-mobility transistor, a core device for sensor and communication applications (센서 및 통신 응용 핵심 소재 In0.8Ga0.2As HEMT 소자의 게이트 길이 스케일링 및 주파수 특성 개선 연구)

  • The impact of the gate length (Lg) on the DC and high-frequency characteristics of indium-rich In0.8Ga0.2As channel high-electron mobility transistors (HEMTs) on a 3-inch InP substrate was inverstigated. HEMTs with a source-to-drain spacing (LSD) of 0.8 ㎛ with different values of Lg ranging from 1 ㎛ to 19 nm were fabricated, and their DC and RF responses were measured and analyzed in detail. In addition, a T-shaped gate with a gate stem height as high as 200 nm was utilized to minimize the parasitic gate capacitance during device fabrication. The threshold voltage (VT) roll-off behavior against Lg was observed clearly, and the maximum transconductance (gm_max) improved as Lg scaled down to 19 nm. In particular, the device with an Lg of 19 nm with an LSD of 0.8 mm exhibited an excellent combination of DC and RF characteristics, such as a gm_max of 2.5 mS/㎛, On resistance (RON) of 261 Ω·㎛, current-gain cutoff frequency (fT) of 738 GHz, and maximum oscillation frequency (fmax) of 492 GHz. The results indicate that the reduction of Lg to 19 nm improves the DC and RF characteristics of InGaAs HEMTs, and a possible increase in the parasitic capacitance component, associated with T-shap, remains negligible in the device architecture.

Lock-on Characteristics of Wake Behind a Rotationally Oscillating Circular Cylinder (주기적으로 회전진동하는 원주 후류의 공진특성에 관한 연구)

  • Lock-on characteristics of flow around a circular cylinder oscillating rotationally with a relatively high forcing frequency have been investigated experimentally. Dominant governing parameters are Reynolds number (Re), angular amplitude of oscillation (${\theta}_A$), and frequency ratio $F_R=f_f/f_n,\;where\;f_f$ is a forcing frequency and $f_n$ is a natural frequency of vortex shedding. Experiments were carried out under the conditions of $Re=4.14{\times}10^3,\;{\pi}/90{\leq}{\theta_A}{\leq}{\pi}/3,\;and\;F_R=1.0$. The effect of this active flow control technique on the lock-on flow characteristics of the cylinder wake was evaluated with wake velocity measurements and spectral analysis of hot-wire signals. The rotational oscillation modifies the flow structure of near wake significantly. The lock-on phenomenon always occurs at $F_R=1.0$, regardless of the angular amplitude ${\theta}_A$. In addition, when the angular amplitude is less than a certain value, the lock-on characteristics appear only at $F_R=1.0$,. The range of lock-on phenomena expands and vortex formation length is decreased, as the angular amplitude increases. The rotational oscillation create a small-scale vortex structure in the region just near the cylinder surface. At ${\theta}_A=60^{\circ}$, the drag coefficient was reduced about $43.7\%$ at maximum.

Numerical simulation of fully nonlinear sloshing waves in three-dimensional tank under random excitation

  • Based on the fully nonlinear velocity potential theory, the liquid sloshing in a three dimensional tank under random excitation is studied. The governing Laplace equation with fully nonlinear boundary conditions on the moving free surface is solved using the indirect desingularized boundary integral equation method (DBIEM). The fourth-order predictor-corrector Adams-Bashforth-Moulton scheme (ABM4) and mixed Eulerian-Lagrangian (MEL) method are used for the time-stepping integration of the free surface boundary conditions. A smoothing scheme, B-spline curve, is applied to both the longitudinal and transverse directions of the tank to eliminate the possible saw-tooth instabilities. When the tank is undergoing one dimensional regular motion of small amplitude, the calculated results are found to be in very good agreement with linear analytical solution. In the simulation, the normal standing waves, travelling waves and bores are observed. The extensive calculation has been made for the tank undergoing specified random oscillation. The nonlinear effect of random sloshing wave is studied and the effect of peak frequency used for the generation of random oscillation is investigated. It is found that, even as the peak value of spectrum for oscillation becomes smaller, the maximum wave elevation on the side wall becomes bigger when the peak frequency is closer to the natural frequency.

  • We report an analysis on the stability properties of external cavity semiconductor lasers exposed to strong feedback from an external grating. The frequency range of stable single mode oscillation is found to depend on the offset between the resonance frequency of the solitary laser and the frequency of maximum reflection from the grating.

  • The gate-length dependence of maximun oscillation frequency $f_{MAX}$ is modeled by using scaling equations of equivalent-circuit parameters extracted from measured S-parameters of Nano-scale MOSFETs. The accuracy of the modeled $f_{MAX}$ is verified by observing good agreements with measured ones. It is observed that the $f_{MAX}$ initially increases with decreasing $L_g$ and then $f_{MAX}$ becomes saturated from $L_g$ less than 65nm.

  • In this paper, the flow past a rotary oscillating circular cylinder is simulated. The high-order and high-resolution numerical schemes with the characteristic boundary conditions are used for the compressible Navier-Stokes equation. The frequencies of rotating oscillation are $0.19\;{\leq}\;S_f\;{\leq}\;0.25$ for the maximum angular $\theta_{max}=10^{\circ}$ and $17^{\circ}$. The flow conditions are Mach number of 0.3 and Reynolds number of 1000. At Lock-on and Non-lock-on region which are defined by the relation between the vortex shedding frequency and the oscillating frequency, the drag and lift coefficient are analyzed.

  • A Numerical analysis of preventing pressure oscillation for the supersonic inlet of IRR at the boosting mode was conducted in this study. To reduce the fluctuation of pressure, the supersonic inlet was equipped with annular slit. By decreasing the entrained air mass, the amplitude of fluctuation and maximum pressure at the inlet were decreased while the frequency was increased. In case, the optimal trade-off value is obtained between frequency and amplitude, it is expected that the pressure oscillation declining method using the slit will be helpful in various boosting and transition mode problem for IRR.

  • Using an arterial pressure-volume (APV) model, we performed an analysis of the conventional blood pressure estimation method using an oscillometric sphygmomanometer with computer simulation. Traditionally, the maximum amplitude algorithm (MAA) has been applied to the oscillation waveforms of the APV model to obtain the mean arterial pressure and the characteristic ratio. The estimation of mean arterial pressure and characteristic ratio was significantly affected by the shape of the blood pressure waveforms and the cutoff frequency of high-pass filter (HPF) circuitry. Experimental errors result from these effects when estimating blood pressure. To determine an algorithm independent of the influence of waveform shapes and parameters of HPF, the volume oscillation of the APV model and the phase shift of the oscillation with fast Fourier transform (FFT) were tested while increasing the cuff pressure from 1 mmHg to 200 mmHg (1 mmHg/s). The phase shift between ranges of volume oscillation was then only observed between the systolic and the diastolic blood pressures. The same results were obtained from simulations performed on two different arterial blood pressure waveforms and one hyperthermia waveform.

  • Surface acoustic wave (SAW) device is very attractive for gas sensor applications because of their small size, low cost, high sensitivity, and good reliability. A dual delay line surface acoustic wave $NO_2$ gas sensors have been designed and fabricated on the $LiTaO_3$ piezoelectric single crystal substrate. The capacitance of the fabricated IDTs was 326.34pF at the frequency of 79.3MHz. The maximum reflection loss of the impedence-matched IDTs was -16.74dB at the frequency of 79.3MHz. The SAW oscillator was constructed and the stable oscillation was obtained by controlling the gain of rf amplifier properly. The oscillation frequency shift of the SAW oscillator to the $NO_2$ gas was 28Hz/ppm.

Natural Frequency of 2-Dimensional Heaving Circular Cylinder: Frequency-Domain Analysis (상하동요하는 2차원 원주의 고유진동수: 주파수 영역 해석)

  • The concept of the natural frequency is useful for understanding the characters of oscillating systems. However, when a circular cylinder floating horizontally on the water surface is heaving, due to the hydrodynamic forces, the system is not governed by the equation like that of the harmonic one. In this paper, in order to shed some lights on the more correct use of the concept of the natural frequency, a problem of the heaving circular cylinder is analyzed in the frequency domain. Previously, it was thought that the theory of Ursell (1949) could not be used to get the added mass and wave-making damping for short waves, however, they were obtained by applying an accurate collocation method to the theory in this study. Using the so developed numerical method, we found the added mass and wave-making damping of the circular cylinder for the entire range of the frequency. Then, the MCFR(Modulus of Complex Frequency Response) was used to locate the frequency corresponding to the local maximum of MCFR and we define it as the natural frequency. Comparing our results with the previous investigation, we found that the pressure distribution on the cylinder gets close asymptotically to that of a cylinder in infinite fluid OR close to that of the cylinder, that the approximation of the natural frequency by Lee (2008) is different from our new value only by 0.64%, and that the approximation of the heaving system by an equivalent damped harmonic oscillation is not proper by the reason that is clearly shown from the comparison of the shape of the corresponding MCFRs.
