Characteristics of reoxidation of nitried oxide for gate dielectric of charge trapping NVSM (전하트랩형 NVSM의 게이트 유전막을 위한 질화산화막의 재산화특성에 관한 연구)

  • The characteristics of $NO/N_2O$ annealed reoxidized nitrided oxide being studied as super thin gate oxide and gate dielectric layers of Non-Volatile Semiconductor Memory (NVSM) were investigated by Dynamic Secondary Ion Mass Spectrometry (D-SIMS), Time-of-Flight Secondary Ion Mass Spectrometry (ToF-SIMS), and Auger Electron Spectroscopy (AES). The specimen was annealed by $NO/N_2O$ after initial oxide process and then rcoxidized for nitrogen redistribution in nitrided oxide. Out-diffusion of incorporated nitrogen during the wet oxidation in reoxidation process took place more strongly than that of the dry oxidation. It seems to indicate that hydrogen plays a role in breaking the Si N bonds. As reoxidation proceeds, incorporated nitrogen of $NO/N_2O$ annealed nitrided oxide is obsen-ed to diffuse toward the surface and substrate at the same time. ToF-SIMS results show that SiON species are detected at the initialoxide interface, and Si,NO species near the new $Si_2NO$ interface that formed after reoxidation. These SiON and $Si_2NO$ species most likely to relate to the origin of the state of memory charge traps in reoxidized nitrided oxide, because nitrogen dangling bonds of SiON and silicon dangling bonds of $Si_2NO$ are contained defects associated with memory effect.

Strain Improvement through Protoplast Formation and Mutation of Inonotus obliquus Mycelia for Enhanced Production of Innerpolysaccharides (IPS) in Suspended Mycelial Cultures (Inonotus obliquus 의 균사체 액상배양에서 원형질체 형성과 돌연변이를 통한 단백다당체 고생산성 균주 개발)

  • Studies on the production of cell-wall bound innerpolysaccharides (IPS) (soluble ${\beta}$-D-glucan) have been performed by use of suspended myelial cultures of Inonotus obliquus. This product has promising potentials as an effective antidiabetic as well as an immunostimulating agents. As a first step to enhanced production of IPS, Intensive strain improvement programs were carried out by obtaining a large amounts of protoplasts for the isolation of single cell colonies. Rapid and large screening of high-yielding producers was possible because about fivefold higher amount of protoplasts ($2.3{\times}10^6$ protoplasts/mL) could be recovered with relatively high regeneration rates of $10^{-2}{\sim}10^{-3}$ by applying a modified filtration method, as compared to the previously used trapping method. A basic protocol necessary for UV-mutation of the protoplasts was also developed, resulting in several overproducing variants with good fermentation properties. Since the amount of IPS extracted from the mycelial cell walls of I. obliquus turned out to be almost constant per g DCW, increase in cell mass was considered the most important factor for the enhancement in IPS production. Therefore, attempts were made to screen mutant cells showing rapid mycelial growth rate in the final suspended cultures. Notably, the mutant strains showing an active cellgrowth in the preceding solid growth cultures were observed to produce higher amount of IPS in the suspended fermentations as well. A striking mutant, OBLQ756-15-5 strain, obtained from the survivors of a harsh UV-treated condition (97% death rate) was found to stably produce as high cell mass as 22 g DCW/L in the final fermentations. Currently, this strain is being tested for development of a scaled-up fermentation process for mass production of IPS.

Characteristics of Korean Gypsy Moth Populations at Different Phases and Trapping of Males by Disparlure Baited Milk Carton Trap (매미나방 개체군 변화의 단계별 특징과 페로몬 트랩에 의한 포획 효과)

  • Field collections were made from six gypsy moth (Lymantria dispar L.) Populations in Kyonggy and Cheju areas during the period 1987∼1997. Characteristics of gypsy moth populations at different phases were examined in terms of egg mass density, relative larval density, plant damage, and fecundity. Males captured in pheromone trap were recorded, and we examined if there was a relationship between numbers captured and the population density during the following generation. Egg mass density was closely related with larval density, and furthermore these densities were correlated with the level of plant damage, indicating that larval dispersion was limited in oviposition areas. The gypsy moth population cycle was short in Korea with the period from population development to innocuous level usually lasting 2∼3 years. Male caught by pheromone trap (mean number of males caught per trap per day in peak emergence period) was positively correlated with egg mass densities in the following season (r²=0.93). A low fecundity was detected from outbreak populations which accompanied defoliation. Fecundity of gypsy moth ranged from 538 to 601 at other phases.

Improvement of haze ratio of DC-sputtered ZnO:Al thin films through HF vapor texturing

  • Recently, the Al-doped ZnO (ZnO:Al) films are intensively used in thin film a-Si solar cell applications due to their high transmittance and good conductivity. The textured ZnO:Al films are used to enhance the light trapping in thin film solar cells. The wet etch process is used to texture ZnO:Al films by dipping in diluted acidic solutions like HCl or HF. During that process the glass substrate could be damaged by the acidic solution and it may be difficult to apply it for the inline mass production process since it has to be done outside the chamber. In this paper we report a new technique to control the surface morphology of RF-sputtered ZnO:Al films. The ZnO:Al films are textured with vaporized HF formed by the mixture of HF and H2SiO3 solution. Even though the surface of textured ZnO:Al films by vapor etching process showed smaller and sharper surface structures compared to that of the films textured by wet etching, the haze value was dramatically improved. We achieved the high haze value of 78% at the wavelength of 540 nm by increasing etching time and HF concentration. The haze value of about 58% was achieved at the wavelength of 800 nm when vapor texturing was used. The ZnO:Al film texture by HCl had haze ratio of about 9.5 % at 800 nm and less than 40 % at 540 nm. In addition to low haze ratio, the texturing by HCl was very difficult to control etching and to keep reproducibility due to its very fast etching speed.

Obesity Indices and Plasma Total Antioxidant Status in Hypertensive Elderly Living in Ulsan Area (울산 지역 고혈압 노인의 비만 지표 및 혈중 총항산화도)

  • The role of free radicals in the progression of many diseases and aging has been given a great attention and total antioxidant status (TAS) has shown to be reduced with aging. The incidence of hypertension has shown to be relatively high in the aged population, and it is known to be associated with increased obesity and oxidative stress. The aim of this study was to examine the obesity indices and the total antioxidant status in hypertensive elderly (64y$\alpha$-tocopherol, $\beta$-carotene and ascorbic acid did not show their significant correlations with TAS. These results showed that the hypertensive elderly are prone to be obese and to have increased TAS. Due to unknown factors affecting TAS values, measurement of plasma TAS as a sole indicator of total antioxidant capacity is limited to fully understanding changes in the body's free radical trapping power. However, the results from the current study may suggest that hypertension and/or obesity might increase oxidative stress, followed by increased the body's total antioxidant defense system.

Hole and Pillar Patterned Si Absorbers for Solar Cells

  • Si is a dominant solar material, which is the second most abundant element in the earth giving a benefit in the aspect in cost with low toxicity. However, the inherent limit of Si has an indirect band gap of 1.1 eV resulting in the limited optical absorption. Therefore, a critical issue has been raised to increase the utilization of the incident light into the Si absorber. The enhancement of light absorption is a crucial to improve the performances and thus relieves the cost burden of Si photovoltaics. For the optical aspect, an efficient design of a front surface, where the incident light comes in, has been intensively investigated to improve the performance of photon absorption. Lambertian light trapping can be attained when the light active surface is ideally rough to increase the optical length by about 50 compared to a planar substrate. This suggests that an efficient design may reduce thickness of the Si absorber from the conventional 100~300 ${\mu}m$ to less than 3 ${\mu}m$. Theoretically, a hole-array structure satisfies an equivalent efficiency of c-Si with only one-twelfth mass and one-sixth thickness. Various approaches have been applied to improve the incident light utilization in a Si absorber using textured structures, periodic gratings, photonic crystals, and nanorod arrays. We have designed hole and pillar structured Si absorbers. Four-different Si absorbers have been simultaneously fabricated on an identical Si wafer with hole arrays or pillar arrays at a fixed depth of 2 ${\mu}m$. We have found that the significant enhanced solar cell performances both for the hole arrayed and pillar arrayed Si absorbers compared to that of a planar Si wafer resulting from the effective improvement in the quantum efficiencies.

  • Volatiles from Mallus pumila Miller Var. Fuji, Ralls Janet and Jonathan during maturity were examined. The volatiles of apples were collected by the headspace trapping method using. Tenax GC and identified by gas liquid chromatography and GC-mass spectrometry. Among over 34 GLC peaks, 23 esters, 9 alcohols and 2 aldehydes were identified. The quantity of volatiles produced was increased in proportion to the degree of maturity, and 1-butanol, isobutyl butyrate, 2-pentanol, ethyl valerate and hexanal were major.

  • Studies were conducted to control Spodoptera exigua in Allium fistulosum field using synthetic sex pheromone trap. Heavily, medium and lightly damagd fields at early transplanting time showed no differences in control effects after 8 weeks of establishment of pheromone traps in Allium fistulosum fields. Number of damaged leaves in each treated field was 0.2-3 individuals per 60 hills comparing with 33.2 individuals at non-treated field. Also, the numbers uf male adults attracted to pheromone traps were 1.8-5.0 individuals at the big inning of installation but increased to 25.8, 49.9, 74.9, and 77.4 individuals after 2, 4, 6, and 8 weeks, respectively. There was a negative correlation between amount of male adults attracted to pheromone traps and number of damaged leaves (r=-0.9572*). Number of adults attracted to various colored light trap for 30 days were 6 in red, 11 in white and none in blue comparing with 1,041 individuals in pheromone trap.

Occurrence of Hymenoptera (wasps and bees) and their foraging in the southwestern part of Jirisan National Park, South Korea

  • The aim of this study was to assess the occurrence and foraging of social and other wasps and bees in Jirisan National Park (JNP, South Korea), in particular in an apiary. Sixty one traps were placed in the southwestern part of JNP to identify social wasps from July to September 2014, and the damage to the apiary caused by wasps or bees was observed once a month from May to December 2014 between 10 a.m. and 5 p.m. In total, 10 species of Vespidae were collected by trapping. Vespa crabro was the most abundant (245 individuals, 28.3%), followed by Vespa velutina (162 individuals, 18.7%). In the apiary, however, V. velutina was the most frequent species. V. velutina visited a maximum of 167 times a day in September, which corresponded to one visit in 2.5 min. Accordingly, these data are in line with the most serious impact of V. velutina on the apiaries in South Korea. V. simillima was the second most frequent species; both Vespa species hawked honeybees. Even though the occurrence of V. mandarinia was low, this species caused serious damage by mass slaughter of honeybees. The occurrence of V. crabro, V. analis and V. ducalis was quite low and their impact on honeybees was negligible. There have been few reports of V. dybowskii foraging for honeybees, but they are considered to be a new pest because their impact on apiaries is considerable. Most Vespa species attacked the apiary from June to October, with a maximum in September. However, V. velutina visited until November to early December. Vespula species are not more serious pests than Vespa species, but many adults were observed stealing honey from beehives. Polistes, Orancistrocerus, and Bombus species had no impact on honeybee colonies in the apiary.

A Review on Microbialites: a Korean Perspective (미생물암에 대하여: 한국적 관점)

  • Microbialites are defined as rocks formed by microbial organisms. After their first appearance around 3.5 billion years ago, microbialites occur in various depositional environments throughout geological periods. Microbial organisms form microbialites by trapping and binding detrital sediments and/or precipitating carbonate cements, resulting in formation of various microstructures and mesostructures. Four major types of microbialites are distinguished based on their mesostructures: stromatolite, thrombolite, dendrolite, and leiolite. In the geological records, occurrences of microbialites are influenced by calcium carbonate saturation of seawater and interaction of microbialites with metazoans. Stromatolites mainly flourished during the Precambrian, and diminished as level of atmospheric carbon dioxide declined. On the other hand, thrombolites, mainly formed by calcified microbes, began to flourish from the Neoproterozoic. As metazoans diversified in the Phanerozoic, proportion of the microbialites within sedimentary record declined. Since then, microbialites only occasionally flourished during the Phanerozoic, such as shortly after mass-extinction events. In the Korean Peninsula, microbialites occur in the Neoproterozoic Sangwon System, the Early Paleozoic Joseon Supergroup, and the Cretaceous Gyeongsang Supergroup, which form different shapes according to their age and depositional environments. By performing detailed studies on these Korean microbialites, it is possible to understand how microbes affected geological records and sedimentary environments, as well as their interaction with other organisms.
