Improvement in LED structure for enhanced light-emission

  • To increase the light-emission efficiency of LED, we increased the internal and external quantum efficiency by suppressing the defect formation in the quantum well and by increasing the light extraction efficiency in LED, respectively. First, the internal quantum efficiency was improved by investigating the effect of a low temperature (LT) grown p-GaN layer on the In$\sub$0.25/GaN/GaN MQW in green LED. The properties of p-GaN was optimized at a low growth temperature of 900oC. A green LED using the optimized LT p-type GaN clearly showed the elimination of blue-shift which is originated by the MQW damage due to the high temperature growth process. This result was attributed to the suppression of indium inter-diffusion in MQW layer as evidenced by XRD and HR-TEM analysis. Secondly, we improved the light-extraction efficiency of LED. In spite of high internal quantum efficiency of GaN-based LED, the external quantum efficiency is still low due to the total internal reflection of the light at the semiconductor-air interface. To improve the probability of escaping the photons outside from the LED structure, we fabricated nano-sized cavities on a p-GaN surface utilizing Pt self-assembled metal clusters as an etch mask. Electroluminescence measurement showed that the relative optical output power was increased up to 80% compared to that of LED without nano-sized cavities. I-V measurement also showed that the electrical performance was improved. The enhanced LED performance was attributed to the enhancement of light escaping probability and the decrease of resistance due to the increase in contact area.

$SnO_2$ 수용전극특성에 미치는 Sb첨가의 영향 (Effects of Sb doping on the Characteristis of $SnO_2$ Transparent Electrodes)

  • 염화제이석을 출발물질로 하여 예열을 병용한 광무부착방식으로 유리 박판 위에 SnOf수명전극을 형성시켜 그의 Sheet 무항과 광투과률에 미치는 Sb연가량와 영향을 실행적으로 검토하였다. Sheet 저항을 전극작성시의 기판유리의 표면 온도가 높을수록 낮아지며 백색광에 대한 투과률을 Sheet 저항저하와 더불어 증가되는데 최대 약 93{%)였다. 기판표면온도는 700(℃) 부근이 적당하며 같은 표이온도의 경우 출발물질에서의 Sb/Sn의 비율이 약 0.6(%)일 경우 최저의 저항치를 얻을 수 있었다. Transparent eloctroaes of polycrystalline till-oxide films doped with antimony are prepared on the substrate of microscopic cover g1ass by modified spray method and from SnCl4 Solution. Their electrical and optical properties are investigated in relation to the surface temperature of the substrate glass and to antimony concentration in the starting materials. The sheet·resiststrace of the film electrodes and transmittance for incandescent light depen on tile antimony concentration and surface temperature of substrates at the time of making films. The transmittance increases with decrease of sheet resistance of the film. The optimum sheet·resistance was obtianed in the case of the antimony concentration 0.6(%) approximately , and the max. transmittance was 93(%).

잔디밤나방에 대한 난지형 잔디와 한지형 잔디의 내충성 평가 (Evaluation of Host Resistance of 18 Warm-Season and 20 Cool-Season Turfgrass Species and Cultivars to Spodoptera depravata(Butler))

  • The need for insect and mite resistant turfgrass cultivars arose because of problems associated with pesticide use. Representative cultivars and genotypes of 18 warm-season turfgrass [Zoysia japonica Steud., Z. japonica${\times}$Z. metrella hybrids, Z. japonica${\times}$Z. tenuifotia hybrids, Z. matrella (L.) Merr., Cynodon dactylon (L.) Pers., C. dactylon${\times}$C. transvallensis hybrids, Paspalum notatum Flugge., P. vaginatum Swartz., Stenotaphrum secundatum (Walt.) Kuntze, Eremochloa ophiuroides (Munro.) and Buchloe dactyloides (Nutt.) Engelm.] and 20 cool-season turfgrasses [Poa pratensis L., Festuca arundinacea Schreb., F. rubra L., F. rubra var. commutata Gaud., F. ovina var. duriuscula L. Koch. Agrostis tenuis Sibth., A. palustris Huds., and Latium perenne L.] were evaluated for host resistance to feeding by the Spodoptera depravata (Butler) in the laboratory. Two experiments were set up in the laboratory using 8.5cm diameter${\times}$4.0cm deep plastic petri dishes as larvae feeding chambers. In experiment 1, one neonate larvae were place on the grass in each dish and the dishes were arranged with 5 replicates each within an environmental chamber maintained at $25^{\circ}C$ and 15h light: 9h dark Larval survival and larval weights at 7d and 14d, pupal weights, and days to pupation were compared among turfgrasses. In Experiment 2, 4cm sections of all grasses were oriented equidistant from each other in a pattern resembling the spokes of a wheel. Five one neonate larvae were introduced to the center of each dish. Dishes were immediately placed in an environmental chamber held at $25^{\circ}C$, 15h light: 9h dark Larvae were allowed to feed for 24h. Damage was rated from 0(no damage) to 9(completely consumed) were made for eachturfgrass. Resistance as antibiosis (high mortality, slowed growth, and least preference) was identified in Z. japonica${\times}$Z. tenuifolia hybirids ‘Emerald’, Z. japonica${\times}$Z. metrella hybirds ‘Miyako’ and Eremochloa ophiuroides (Munro.). Cool-season turfgrasses tested were susceptible to feeding by Spodoptera depravata (Butler).

Selective Emitter 구조를 적용한 Ni/Cu Plating 전극 결정질 실리콘 태양전지 (Application of a Selective Emitter Structure for Ni/Cu Plating Metallization Crystalline Silicon Solar Cells)

  • The technologies of Ni/Cu plating contact is attributed to the reduced series resistance caused by a better contact conductivity of Ni with Si and the subsequent electroplating of Cu on Ni. The ability to pattern narrower grid lines for reduced light shading was combined with the lower resistance of a metal silicide contact and an improved conductivity of the plated deposit. This improves the FF (fill factor) as the series resistance is reduced. This is very much requried in the case of low concentrator solar cells in which the series resistance is one of the important and dominant parameter that affect the cell performance. A Selective emitter structure with highly dopeds regions underneath the metal contacts, is widely known to be one of the most promising high-efficiency solution in solar cell processing In this paper the formation of a selective emitter, and the nickel silicide seed layer at the front side metallization of silicon cells is considered. After generating the nickel seed layer the contacts were thickened by Cu LIP (light induced plating) and by the formation of a plated Ni/Cu two step metallization on front contacts. In fabricating a Ni/Cu plating metallization cell with a selective emitter structure it has been shown that the cell efficiency can be increased by at least 0.2%.

APD용 TIA 회로의 안정성 개선을 위한 Quenching 저항 영향 분석 (Analysis of Quenching Resistor Effect to Improve Stability of TIA Circuit for APD)

  • LTV(Light to Voltage) 변환을 위한 APD(Avalanche Photo Diode)는 다른 PD(Photo Diode)와 다르게 높은전압의 동작영역을 사용하므로 TIA(Transimpedance Amplifier) 사용시 과전류 방지를 위해 Quenching 저항을 직렬로 연결하여야 한다. 그러한 경우 Quenching 저항이 TIA 전달함수에 영향을 미쳐 안정도에 심각한 결과를 초래할 수 있다. 본 논문에서는 APD Quenching 저항이 TIA의 전압과 전류 루프 전달함수에 미치는 영향을 분석하여 안정도 개선을 위한 Quenching 저항 값 결정 방법을 제안하고자 한다. 제안된 방법에 의하여 Quenching 저항을 가지는 TIA 회로를 설계하여 시뮬레이션 및 칩 제작을 통하여 동작의 안정도를 검증하였다.

Resistance Induction by Salicylic Acid Formulation in Cassava Plant against Fusarium solani

  • Fusarium root rot caused by the soil-borne fungus Fusarium solani is one of the most important fungal diseases of cassava in Thailand, resulting in high yield losses of more than 80%. This study aimed to investigate if the exogenous application of salicylic acid formulations (Zacha) can induce resistance in cassava against Fusarium root rot and observe the biochemical changes in induced cassava leaf tissues through synchrotron radiation based on Fourier-transform infrared (SR-FTIR) microspectroscopy. We demonstrated that the application of Zacha11 prototype formulations could induce resistance against Fusarium root rot in cassava. The in vitro experimental results showed that Zacha11 prototype formulations inhibited the growth of F. solani at approximately 34.83%. Furthermore, a significant reduction in the disease severity of Fusarium root rot disease at 60 days after challenge inoculation was observed in cassava plants treated with Zacha11 at a concentration of 500 ppm (9.0%). Population densities of F. solani were determined at 7 days after inoculation. Treatment of the Zacha11 at a concentration of 500 ppm resulted in reduced populations compared with the distilled water control and differences among treatment means at each assay date. Moreover, the SR-FTIR spectral changes of Zacha11-treated epidermal tissues of leaves had higher integral areas of lipids, lignins, and pectins (1,770-1,700/cm), amide I (1,700-1,600/cm), amide II (1,600-1,500/cm), hemicellulose, lignin (1,300-1,200/cm), and cellulose (1,155/cm). Therefore, alteration in defensive carbohydrates, lipids, and proteins contributed to generate barriers against Fusarium invasion in cassava roots, leading to lower the root rot disease severity.

Characteristics of Resistant Lines to High-Temperature Injury in Ginseng (Panax ginseng C. A. Meyer)

  • This experiment was conducted to examine ginseng lines resistant and susceptible to high-temperature injury and to investigate characteristics of the selected lines: leaf burning phenomenon, chlorophyll content, quantum yield, and maximum light interception rate. The leaf burning phenomenon incidence rates of the resistant lines Yunpoong, high-temperature injury resistance (HTIR)1, HTIR2, and HTIR3 were low: 5.8%, 3.6%, 4.0%, and 1.9%, respectively. Resistance of the susceptible lines Chunpoong, high-temperature injury susceptible (HTIS)1, and HTIS2 was high: 58.5%, 23.2%, and 21.7%, respectively. The chlorophyll content (SPAD value) of the resistant lines Yunpoong, HTIR1, HTIR2, and HTIR3, which were exposed to high temperatures and intense light, remained as high at 24.8, 27.9, 24.9, and 30.6, respectively, but that of the susceptible lines Chunpoong, HTIS1, and HTIS2 was low at 21.0, 21.1, and 20.1, respectively. During the summer season, the quantum yield of the resistant lines (Yunpoong, HTIR1, HTIR2, and HTIR3) changed little, but that of the susceptible lines (Chunpoong, HTIS1, and HTIS2) changed dramatically. The maximum light interception rate (Fm/Fv value) for the resistant lines (Yunpoong, HTIR1, HTIR2, and HTIR3) was as high as 0.848, 0.794, 0.805, and 0.813, respectively, while that of the susceptible lines (Chunpoong, HTIS1, and HTIS2) was 0.678, 0.642, and 0.717, respectively. Based on these results, the high-temperature injury-resistant lines seemed to be less susceptible to high light, even at high temperatures. Future studies on red ginseng quality and its active ingredients in resistant ginseng lines and field experimentation will be conducted to verify the potential of the resistant lines.

Thermal Resistance and Condensation in the Light-frame Timber Wall Structures with Various Composition of Insulation Layers

  • As energy costs increase, more people has become interested on energy efficiency and savings in residential buildings. The two main subjects related to energy in residential buildings are insulation and condensation. There are two approaches to prevent condensation; increasing air tightness and maintaining the temperature inside of the wall structure over the dew point, which is in turn related to insulation. Even though the Korean government has highlighted the importance of energy efficiency for residential housings, and in spite of the customers' demands, the timber construction industry is still using conventional light-frame construction without even trying to improve energy efficiency. In this study, various types and combinations of wall structures were tested under cold outdoor and warm indoor temperatures to analyse the temperature gradients and to determine the possible sites of condensation in the wall structures. In addition to the experimental tests, three theoretical models were developed and their estimations of temperature change through the wall structure were compared with the actual measurements to evaluate accuracy of the models. The results of the three models agree relatively well with the experimental values, indicating that they can be used to estimate temperature changes in wall structures. The theoretical analysis of different insulation layers' combinations show that condensation may occur within the mid-layer in the conventional light-frame wall structures for any combination of inner-, mid-, and outer-layers of insulation. Therefore, it can be concluded that the addition of an inner and outer insulation layer or increasing the thickness of insulation may not be adequate to prevent condensation in the wall structure without preventing penetration of warm moist air into the wall structure.

주요경제수종(主要經濟樹種)의 내음성(耐陰性) 및 광선요구도(光線要求度)와 수분특성(水分特性)에 관한 연구(硏究)(II) -인공피음(人工被陰)이 활엽수(闊葉樹) 4종(種)의 수분(水分)포텐셜 및 기공증산저항(氣孔蒸散低抗)에 미치는 영향(影響)- (Studies on the Shade Tolerance, Light Requirement and Water Relations of Economic Tree Species(II) -Effects of Artificial Shade Treatment on the Water Potential and Stomatal Diffusive Resistance of Four Deciduous Hardwood Species-)

  • 전광처리구에서 2-6%의 상대투광량을 보이는 최강피음구까지 총 5수준의 인공피음 처리 하에서 자라는 자작나무, 느티나무, 고로쇠나무, 산벚나무 1년 생 묘목의 수분 특성을 밝히기 위해 기공증산저항과 수분포텐설의 일 변화와 계절 변화를 조사하였다. 활엽수 4종에 대해서 측정한 기공증산저항은 오전 9시에 1.7 ~25.1s/cm, 오후 1시 2.3~33.3s/cm, 오후 5시에 1.1~36.8s/cm의 범위 내에서 수종과 계절에 따라서 피음처리 수준별로 다양한 변화를 보였다. 기공증산저항은 조사된 대부분의 수종에서 피음도가 강해질수록 증가하였으며 6월이나 7월에 비해 9월에 더 높았다. 느티나무, 산벚나무와 고로쇠나무에서는 전광처리구에 비해 최강피음구의 증산저항 측정치가 약 3~4배 높았다. 수분포텐셜 또한 오전 9시에 -0.17~-1.20MPa, 오후 1시 -0.30~-2.03MPa, 오후 5시에 -0.18~-1.34MPa의 범위 내에서 수종과 계절에 따라서 피음처리 수준별로 다양한 변화를 보였다. 수분포텐셜은 조사된 대부분의 수종에서 9월의 측정치가 6월이나 7월의 측정치보다 낮은 값을 보였으며 그 계절적인 차이는 다른 수종에 비해 느티나무에서 현저하게 커지고 있었다. 수분포텐셜은 전광처리구에 비해 최강피음구에서 약 2~3배 더 높았지만 그 차이는 기공증산저항에서 보이는 차이보다는 다소 작은 것으로 분석되었다. 5 수준의 피음도 구배에 따른 수분포텐셜의 차이는 자작나무의 경우에 다른 수종보다 상대적으로 작았다. 내음성이 다소 안정되는 고로쇠나무나 산벚나무에서는 전광처리구에서 상대투광량 22-28% 의 중피음구까지 피음도를 높이면서 한낮을 중심으로 수분포텐셜이 급속하게 증가되었으나 최강피음구에 접근하면서 수분포텐셜의 증가는 둔화되었다. 양수에 속하는 자작나무나 느티나무의 경우에는 전체적으로 피음수준이 높아지면서 수분포텐셜이 점진적으로 증가하였으며 그 증가폭은 자작나무보다는 느티나무에서 더 컸다.

RGB OLED의 전기적 특성 분석 (Electrical characteristics of RGB OLED)

  • Electrical analysis of red, green and blue (RGB) organic light emitting diode (OLED), which were measured at various temperatures from 230K to 370K by steps of 20K, were investigated using current-voltage(I-V) characteristics. Ideality factor and series resistance were obtained from the thermionic emission theory. Experimental results showed that the ideality factors were 2.12 for red, 3.80 for green, and 6.03 for blue OLED at 290K, respectively. The series resistance were 1960, 2190, 2630$\Omega$ for red, green and blue OLED at the same temperature. It was found that the OLED ideality factors were much higher than near unity for well-behaved silicon diodes, because of the organic material and multi-layer fabrication diode. In addition, the series resistance was near 2k$\Omega$ range. More researches are required to reduce both ideality factors and series resistance to increase the efficiency of OLEDs.
