An Analysis of the Kink in BH Laser Diodes Based on the Spatial Hole Burning Model (Spatial Hole Burning 모델에 기초한 매립형 Laser Diode의 Kink에 대한 연구)

  • A kink due to the lasing of the first transverse mode in laser diodes is investigated using rate equations based on the spatial hole burning model. An analytic expression for the kink power is derived and the result agrees well with experimental results. It is also shown that the position of a kink can be identified in the electrical derivative characteristics as well as in light output vs, current characteristics.

  • The relative intensity noise (RIN) characteristics in 405 nm blue laser diodes grown on wurtzite AlGaInN multiple quantum well structures were investigated using the rate equations with the quantum Langevin noise model. The device parameters were extracted from the optical gain properties of the MQW active region using the self-consistent numerical method developed for calculating the multiband Hamiltonian in the strained wurtzite crystal. These methods have been applied to laser diodes for various conditions including the external feedback and the high frequency current injection.

  • Asymmetric multiple quantum well ridge waveguide laser diodes (AMQW RWG LDs) with a wide and flat gain spectrum were designed and fabricated. The operating parameters and gain spectra were measured and analyzed for uncoated and anti-reflection (AR) coated LDs. For AR coated 500 mm-long RWG LOs, the extremely flat gain spectrum over a spectral range of 90 nm was obtained at the current 75 ㎃.

  • Narrowing the spectral linewidth and improving the wavelength stability of high-power laser diodes (HPLDs) are both in high demand for rapidly maturing industrial laser applications. In this study, we investigate the spectral behavior of a commercial HPLD bar module composed of 19 laser diodes (LDs) in a single-layered bar with a built-in volume Bragg grating (VBG) and an additional cascaded VBG. Optical loss due to the extra cascaded VBG is kept below 5% when the optical output is 5 W or more. The full width at half maximum of the Fabry-Perot peak from the cascaded VBG is reduced to about 12.4% and 29.1% at the edge (1st LD) and center (10th LD) of the HPLD bar module respectively, compared to using only a built-in VBG at an optical power of 10 W or more. In addition, fine wavelength tuning is achieved by temperature control of the extra VBG, and the obtained wavelength-tuning range amounts to about 10.6 pm/K.

  • Dynamic characteristics of widely tunable SGDBR/SSGDBR laser diodes integrated with an electroabsorption modulator is inestigated using an improved large-signal timef-domain model. First, wide tunning properties of a SGDBR laser diode and a SSGDBR laser diode are analyzed respectively and compared with each other. And, intensity-modulation characteristics of a SGDBR laser diode incorprating an electroabsorption modulator are investigated. It is shown that an external modulation has the lower frequency chirp by 1/20 for almost same extinction ratios than a direct modulation, and a nearly transform-limited pulse train can be generated using the optical gating of an electroabsorption modulator.

  • There are several problems in the conventional 2-D image processing and 3-D measurement systems. In the case of the 2-D image processing system, it is not possible to detect elevation data. In a 3-D measurement system, it requires a skillful operator and a lot of time for measuring data. Also, there exist data errors depending on operators. The limitation of detecting elevation data in the 2-D image processing system can be solved by laser diodes. In this study an algorithm that measures the accurate data in a subject face to be detected by combining laser diodes and a commercial CCD camera is developed. In the development process, a planar equation is developed using laser diodes and the equation is used to obtain a normal vector. Based on the results, an algorithm that transforms commercial CCD camera coordinates to 3-D coordinates is proposed. The completed measurement method will be applied to replace a manual measurement system for vehicle bodies and parts by an automated system.

  • The Modified Multi-Quantum Well(MMQWAl) structures have been grown by Mental-Organic chemical Vapor Deposition(MOCVD) method and stripe type MMQW laser diodes have been investigated. In the case of GaAs/AlGaAs superlattice and quantum well growth by MOCVD, the periodicity, interface abruptess, Al compositional uniformity and layer thickness have been confirmed though the shallow angle lapping technique, double crystal x-ray diffractometry (DCXD) and photoluminescence (PL) measurement. stripe-type MMQW laser diodes have been fabricated using the process technology of photolithography, chemical etching, ohmic contact, back side removing and cleaving. As the result of the electrical and opticalmeasurement of these laser diodes, we have achieved the series resistance of $1[\Omega}~2{\Omega}$ by current-voltage measurements, the threshold current of 200-300mA by currnt-light measurements and the lasing wavelength of 8000-8400$\AA$ by lasing spectrum measurements.

  • We examine the conventional method of measuring the internal optical loss using the dependence of the reciprocal external quantum efficiency on the cavity length in laser diodes. It is shown that the implicit assumption of constant internal differential quantum efficiency ${\eta}_{id}$, which has been customarily misinterpreted as internal quantum efficiency ${\eta}_{i}$, is not valid for devices with short cavity length. Therefore, for reliable measurments long cavity data should be used.

  • Spectral Beam Combining (SBC) is used for a high-power fiber laser in order to overcome the power limitation of single fiber laser. In SBC, several laser bwams with different wavelengths are combined to obtain a single-aperture beam by diffraction grating. The combining efficiency is dependent on a linewidth, beam quality and specific wavelength of each beam among others. In this paper, we consider the method of a wavelength monitoring and a feedback control of laser diodes used as seeds of laser beams to obtain optimum combining conditions. In order to measure the wavelengths of multi-beam, we use the high resolution camera and diffraction grating with 1,800l/mm. The experiment results show the possibility of feedback control of a current and temperature of multi-seed laser diodes to obtain optimum wavelengths for SBC.
