JFET 영역의 이중이온 주입법을 이용한 Power MOSFET의 온저항 특성에 관한 연구 (Properties of Reducing On-resistance for JFET Region in Power MOSFET by Double Ion Implantation)

  • Device model parameters are very important for accurate estimation of electrical performances in devices, integrated circuits and their systems. There are a large number of methods for extraction of model parameters in power MOSFETs. For high efficiency, design is important considerations of a power MOSFET with high-voltage applications in consumer electronics. Meanwhile, it was proposed that the efficiency of a MOSFET can be enhanced by conducting JFET region double implant to reduce the On-resistance of the transistor. This paper reports the effects of JFET region double implant on the electrical properties and the decreasing On-resistance of the MOSFET. Experimental results show that the 1st JFET region implant diffuse can enhance the On-resistance by decreasing the ion concentration due to the surface and reduce the On-resistance by implanting the 2nd Phosphorus to the surface JFET region.

  • Frictional loss in turbulent regime is abnormally increased compared with in laminar regime. Thus the consideration of temperature rise across fluid film is significant in analysis and conventional isothermal theory loses its usefulness for performance prediction. This paper proposes to the three-dimensional thermohydrodynamic analysis of finite journal bearings operating under turbulent condition using two-equation model($\kappa-\varepsilon$ model) proposed by Hassid & Poreh. The equations are solved numerically by finite difference method. We make the analysis applicable even at large eccentricity when back flow of the lubricants occurs and axial flow is no longer ignored compared to circumferential flow.

Application of CE-QUAL-W2 [v3.2] to Andong Reservoir: Part I: Simulations of Hydro-thermal Dynamics, Dissolved Oxygen and Density Current

  • A two-dimensional (2D) reservoir hydrodynamics and water quality model, CE-QUAL-W2, is employed to simulate the hydrothermal behavior and density current regime in Andong Reservoir. Observed data used for model forcing and calibration includes: surface water level, water temperature, dissolved oxygen and suspended solids concentration. The model was calibrated to the year of 2003 and verified with continuous run from 2000 till 2004. Without major adjustments, the model accurately simulated surface water levels including the events of large storm. Deep-water reservoirs, like Andong Reservoir, located in the Asian Monsoon region begin to stratify in summer and overturn in fall. This mixing pattern as well as the descending thermocline, onset and duration of stratification and timing of turnover phenomenon were well reproduced by the Andong Model. The temperature field and distinct thermocline are simulated to within $2^{\circ}C$ of observed data. The model performed well in simulating not only the dissolved oxygen profiles but also the metalimnetic dissolved minima phenomenon, a common1y occurring phenomenon in deep reservoirs of temperate regions. The Root Mean Square Error (RMSE) values of model calibration for surface water elevation, temperature and dissolved oxygen were 0.0095 m, $1.82^{\circ}C$, and $1.13\;mg\;L^{-1}$, respectively. The turbid storm runoff, during the summer monsoon, formed an intermediate layer of about 15 m thickness, moved along the metalimnion until being finally discharged from the dam. This mode of transport of density current, a common characteristic of various other large reservoirs in the Asian summer monsoon region, was well tracked by the model.

Bluff-body 연소기의 비반응 유동에 대한 대 와동 모사 (Large Eddy Simulation of Non-reacting Flow in Bluff-body Combustor)

  • Large eddy simulation{LES) methodology used to model a bluff-body stabilized non-reacting flow. The LES solver was implemented on parallel computer consisting 16 processors. To verify the capability of LES code, the results was compared with that of Reynolds Averaged Navier-Stokes(RANS) using $k-{\epsilon}$ model as well as experimental data. The results showed that the LES and RANS qualitatively well predicted the experimental results, such as mean axial, radial velocities and turbulent kinetic energy. However, in the quantitative analysis, the LES showed a better prediction performance than RANS. Specially, the LES well described characteristics of the recirculation zones, such as air stagnation point and jet stagnation point. Finally, the unsteady phenomena on the Bluff-body, such as the transition of recirculation region and vorticity, was examined with LES methodology.

Sensor Density for Full-View Problem in Heterogeneous Deployed Camera Sensor Networks

  • In camera sensor networks (CSNs), in order to better identify the point, full-view problem requires capture any facing direction of target (point or intruder), and its coverage prediction and sensor density issues are more complicated. At present, a lot of research supposes that a large number of homogeneous camera sensors are randomly distributed in a bounded square monitoring region to obtain full-view rate which is close to 1. In this paper, we deduce the sensor density prediction model in heterogeneous deployed CSNs with arbitrary full-view rate. Aiming to reduce the influence of boundary effect, we introduce the concepts of expanded monitoring region and maximum detection area. Besides, in order to verify the performance of the proposed sensor density model, we carried out different scenarios in simulation experiments to verify the theoretical results. The simulation results indicate that the proposed model can effectively predict the sensor density with arbitrary full-view rate.

A simple formula for insertion loss prediction of large acoustical enclosures using statistical energy analysis method

  • Insertion loss prediction of large acoustical enclosures using Statistical Energy Analysis (SEA) method is presented. The SEA model consists of three elements: sound field inside the enclosure, vibration energy of the enclosure panel, and sound field outside the enclosure. It is assumed that the space surrounding the enclosure is sufficiently large so that there is no energy flow from the outside to the wall panel or to air cavity inside the enclosure. The comparison of the predicted insertion loss to the measured data for typical large acoustical enclosures shows good agreements. It is found that if the critical frequency of the wall panel falls above the frequency region of interest, insertion loss is dominated by the sound transmission loss of the wall panel and averaged sound absorption coefficient inside the enclosure. However, if the critical frequency of the wall panel falls into the frequency region of interest, acoustic power from the sound radiation by the wall panel must be added to the acoustic power from transmission through the panel.

An Empirical Testing of a House Pricing Model in the Indian Market

  • The main aim of the study is to test a house pricing model by combining hedonic and asset-based pricing models. An understanding of the relationship between house pricing and its return (the rental income) helps to establish houses as a significant asset class. The model tested the relationship between house pricing (dependent variable) and the house attributes (independent variables) derived from Freeman's framework of housing attributes. This study uses a large data-set of 1,899 sample of new, high-end houses purchased between 2016 and 2019 collected from the national capital region of India (Delhi-NCR). The algorithm was built in R-Script, and stepwise multiple linear regression was used to analyze the model. The analysis of the model proves that the three significant variables, namely, carpet area, pay-off, and annual maintenance charges explain the price function. Further, the model is statistically fit. The major contribution of the study is to understand the key factors and their influence on the house pricing. The model will be helpful in risk assessment in the housing investment and enhance the chances of investment. Policy-makers can use information about the underlying valuation drivers of the house prices to stabilize the market and also in framing the tax policies.

Model Evaluation based on a Relationship Analysis between the Emission and Concentration of Atmospheric Ammonia in the Kanto Region of Japan

  • This study aims to evaluate the performance of the Air Quality Model (AQM) for the seasonal and spatial distribution of the $NH_3$ concentration in the atmosphere. To obtain observational data for the model validation, observations based on biweekly sampling have been conducted using passive samplers since April 2015 at multiple monitoring sites in the Tokyo metropolitan area. AQM, built based on WRF/CMAQ, was applied to predict the $NH_3$ concentration observed from April 2015 to March 2016. The simulation domain includes the Kanto region, which is the most densely populated area in Japan. Because the area also contains large amount of livestock, especially in its northern part, the density of the $NH_3$ emissions derived from human activities and agriculture there are estimated to be the highest in Japan. In the model validation, the model overestimated the observed $NH_3$ concentration in the summer season and underestimated it in the winter season. In particular, the overestimation in the summer was remarkable at a rural site (Komae) in Tokyo. It was found that the overestimation at Komae was caused by the transportation of $NH_3$ emitted in the northern part of the Kanto region during the night. It is suggested that the emission input used in this study overestimated the $NH_3$ emission from human sources around the Tokyo suburbs and agricultural sources in the northern part of the Kanto region in the summer season. In addition, the current emission inventories might overestimate the difference of the agricultural $NH_3$ emissions among seasons. Because the overestimation of $NH_3$ in the summer causes an overestimation of $NO_3{^-}$ in $PM_{2.5}$ in the AQM simulation, further investigation is necessary for the seasonal variation in the $NH_3$ emissions.

울산지역 대기오염 공간분포 (Spatial Distribution of Air Pollution in the Ulsan Metropolitan Region)

  • The spatial air pollution distribution of the Ulsan metropolitan region (UMR) was analyzed using monitoring data and high-resolution numerical simulations. A three-year (2011~2014) analysis for the average concentrations from the 13 air quality monitoring sites in the UMR showed that $SO_2$ and $PM_{10}$ levels in industrial regions were much higher than those in other regions, whereas spatial differences of $NO_2$ and CO concentrations were not significant. In particular, elevated $O_3$ concentrations were clearly found at urban sites near petrochemical complex area. Results from high-resolution simulations by CMAQ model performed for four months of 2012 showed large spatial variations in grid-average pollutant concentrations between industrial areas and other areas in the UMR, which displayed significant changes with wind pattern by season. It was noted that the increases of $SO_2$ and $PM_{10}$ levels were limited in costal industrial areas or over the area nearby the sea in all seasons. Modeled $O_3$ concentrations were quite low in industrial areas and main urban roads with large $NO_x$ emissions. However, the model presented that all pollutant concentrations were significantly increased in the urban residential areas near the industrial complexes in summer season with increase of southerly wind.

  • 고성능 액체로켓의 핵심 요소인 고압 연소기에 사용되는 분사기에 대한 혼합 및 연소 특성을 도출하기 위하여 초임계 상태에 적용되는 혼합 및 연소모델을 수치적으로 연구하였다. 난류모델은 LES(Large Eddy Simulation)를 기반으로 하였고, 난류연소모델은 혼합분율(Z)을 이용한 Laminar Flamelet Model을 사용하였다. 그리고 초임계 영역의 상태량을 계산하기위해 Soave Redlich-Kwong 상태 방정식, 점성계수와 열전도도에 대하여 Chung이 제안한 고압상태 혼합물에 대한 방정식, 확산계수에 대하여 Fuller 이론에 Takahashi가 제안한 고압상태의 특징을 고려한 식을 적용하였다. 계산결과는 선행연구자의 결과와 비교하였고, LOx post 후방에 발생되는 와류에 따른 보염영역에 대하여 연구하였다.
