디바이스 시뮬레이션 기술을 이용한 미세 n-MOSFET의 비등온 비형형장에 있어서의 특성해석 (Simulation of Miniaturized n-MOSFET based Non-Isothermal Non-Equilibrium Transport Model)

  • This simulator is developed for the analysis of a MOSFET based on Thermally Coupled Energy Transport Model(TCETM). The simulator has the ability to calculate not only stationary characteristics but also non - stationary characteristics of a MOSFET. It solves basic semiconductor devices equations including Possion equation, current continuity equations for electrons and holes, energy balance equation for electrons and heat flow equation, using finite difference method. The conventional semiconductor device simulation technique, based on the Drift-Diffusion Model (DDM), neglects the thermal and other energy-related properties of a miniaturized device. I, therefore, developed a simulator based on the Thermally Coupled Energy Transport Model (TCETM) which treats not only steady-state but also transient phenomena of such a small-size MOSFET. In particular, the present paper investigates the breakdown characteristics in transient conditions. As a result, we found that the breakdown voltage has been largely underestimated by the DDM in transient conditions.

고온 유리 성형 공정을 위한 직육면체형 Sodium 히트파이프의 실험 연구 (An Experimental Study on a Rectangular Parallelepiped Sodium Heat Pipe for High Temperature Class Forming)

  • To enhance isothermal characteristics of glass-farming surface, a rectangular parallelepiped heat pipes was fabricated, tested, and analyzed. The working fluid was sodium and the wall material was stainless steel 304. The dimension of the heat pipe was 210 (L) $\times$ 140(W) $\times$ 92(H)mm. A lattice structure covered with screen mesh was inserted to promote return of working fluid. The bottom side of heat pipe was heated electrically and the top side was cooled by liquid circulation. The temperature distribution at the bottom surface was of major concern and was monitored to determine isothermal characteristics. A frozen start-up of rectangular parallelepiped liquid metal heat pipe was tested. The operating mode of the sodium heat pipe was affected by the temperature of cooling zone, input heat flux, and the operating temperature of heat pipe. The heat pipe operated in a normal fashion as long as the heat flux was over 5.78W/cm$^2$, and the inside wall temperature of condenser part was above 95$^{\circ}C$ The maximum temperature difference at the bottom surface was observed to be 32$^{\circ}C$ when the operating temperature of the heat pipe was operating normally around 50$0^{\circ}C$. The result showed that a sodium heat pipe was very effective in reducing significantly the temperature difference in the glass-forming surface.

비균일 온도분포를 갖는 평판에 대한 충돌제트의 열전달 및 난류유동특성에 관한 연구 (Experimental Study on the Heat Transfer and Turbulent Flow Characteristics of Jet Impinging the Non-isothermal Heating Plate)

  • 선형온도구배를 갖는 비균일 가열표면에 대한 충돌 제트의 난류유동장과 열전달 특성을 실험을 통해 연구하였다. 제트의 레이놀즈수와 가열판의 온도구배, 그리고 노즐 출구로부터 가열판가지의 거리를 변화시키며 실험을 수행하였다. 최대 열전달은 정체점에서 나타나고 정체점으로부터 벽면방향으로 거리가 증가함에 따라 열전달률은 감소한다. 벽면가지의 거리가 크지 않은 경우는 난류의 영향으로 열전달의 제2정점이 나타난다. 최대 열전달은 노즐과 가열판 사이의 거리가 노즐 직경의 6에서 8배 정도일 때 나타난다. 열전달률의 상관식을 프란틀수와 레이놀즈수, 노즐과 가열판사이의 거리와 직경비 그리고 온도구배의 지수승의 함수로 구하였다. 열전달률과 난류유동장의 관계를 실험을 통해 확인하였다. 벽면제트는 온도구배의 의해 영향을 받았고 벽면거리가 증가할수록 더 크게 나타났다.

건조방법에 따른 건조분말두부의 흡습특성 (Absorption Characteristics of Soybean curd Powder by Drying Methods)

  • 건조분말두부의 열풍, 진공 및 동결 건조방법에 따른 흡습특성과 평형수분함량 예측의 회귀식을 도출하였다. 단분자층 수분함량은 GAB식이 더 높은 유의성을 보였으며 수분흡습을 위한 엔탈피, 자유에너지, 엔트로피의 변화는 큰 차이는 없었으나 수분활성도가 0.11에서 0.93으로 증가할수록 흡습엔탈피의 값은 감소하였으며 등온흡습곡선의 경우 수분활성도가 증가할수록 수분함량이 높아졌으며 수분 활성도가 높을수록 필요로 하는 흡습에너지가 낮아져 흡습이 쉽게 이루어짐을 알 수 있다. 평형수분함량 예측은 수분 활성도를 독립변수로 평형수분함량을 종속변수로 하여 3차 회귀분석을 하였고, 건조방법에 관계없이 5, 15, $25^{\circ}C$ 온도조건에서 모두 결정계수가 0.98이상의 높은 값을 보였다. 등온흡습곡선의 적합도가 가장 높은 모델은 Caurie, Oswin, Henderson 순이였으며, 결정계수(R-square)값이 $0.94\~0.99$이상으로 높은 적합도를 나타내었으며 편차도는 Oswin식이 낮은 편차를 나타내었으며, 동결건조의 경우에는 Caurie식이 가장 낮은 편차를 나타내었다.

Na2CO3, K2CO3 및 Li2CO3 첨착활성탄을 이용한CO2 제거 -고정층 반응기에서의 CO2 흡착특성- (Removal CO2 Using Na2CO3, K2CO3 and Li2CO3 Impregnated Activated Carbon -Characteristics of CO2 Adsorption in Fixed Bed Reactor-)

  • The purpose of this study was to gain basic information on the characteristics of $CO_2$ adsorption in relation to $Na_2CO_3$, $K_2CO_3$, $Li_2CO_3$-impregnated activated carbon in a Fixed Bed Reactor. From the results of this study the following conclusions were made: $Na_2CO_3$, $K_2CO_3$, $Li_2CO_3$-impregnated activated carbon had a longer breakthrough time and more enhanced adsorption capacity than activated carbon alone. When tested with isothermal adsorption and tested for $CO_2$ adsorption the amount of $CO_2$ adsorbed varied with temperature, $CO_2$ inlet concentration, gas flow rate, aspect ratio, etc. Based on the results, when Langmuir, Freundlich and Dubinin-Polanyi adsorption isotherms were used for linear regression of isothermal adsorption data, Langmuir adsorption isotherm was the most suitable. And, the optimum condition for $Na_2CO_3$ and $K_2CO_3$ impregnated activated carbon make-up was 1N and $Li_2CO_3$ was 0.1N. It could be concluded that adsorption capacity was decreased with adsorption temperature and increased gas concentration. When the aspect ratio (L/D) was varied 0.5, 1.0 and 2.0, the significant drop of adsorption amount was observed below 1.0 and breakthrough time was shortened with gas flow rate.

양식 어류에 질병을 유발하는 연쇄구균증의 특성 및 진단 방법 (Characteristics and Diagnostic Methods of Streptococcosis Causing Disease in Aquaculture)

  • 본 논문은 양식 어류에게 많은 경제적 피해를 입히고 있는 다양한 어류질병세균 중에서 연쇄구균증에 대한 일반적인 특성과 종류, 진단 방법에 대하여 기존에 연구 보고된 논문을 기반으로 알아보고자 한다. 대표적인 어류연쇄구균증의 원인체로는 Lactococcus garvieae, Streptococcus iniae, S. parauberis가 있다. 연쇄구균증에 감염 시 나타나는 증상으로는 체색변화, 안구이상, 아가미 퇴색, 출혈, 복부팽만, 신장과 비장의 종대 등의 보이다 폐사가 일어난다. 또한 수온이 상승하는 6월부터 10월까지 주로 일어나며 집단적으로 발병하여 폐사가 일어난다. 현재 연쇄구균증을 진단하기 위한 기술로는 16S rRNA, 16S-23S rRNA intergenic spacer region (ISR), Random Amplified polymorphic DNA (RAPD), Ribotyion (RT), Loop-mediated isothermal amplification (LAMP) 등이 있다. 이중에서 현장에서 적용 가능성이 높은 LAMP법이 각광을 받고 있지만 결과 확인 등의 문제로 인하여 현재는 어려움을 겪고 있는 실정이다. 이에 현장에서 진단부터 결과 확인까지 손쉽게 사용할 수 있도록 문제점을 보완하면 연쇄구균증에 대한 경제적 손실을 최소화 할 것으로 사료된다.

다결정 실리콘 TFT에 대한 수소처리 영향 (Hydroquenation Effects on the Poly-Si TFT)

  • Hydrogenation on the top gate and bottom gate Poly-Si TET's was performed by using Nh$_{3}$ plasma and annealing SiN film deposited by PECVD and then the electric characteristics on Poly-Si TET were investigated. As the time of NA$_{3}$ plasma treatment increaes, on/off current ratio gradually increases and the swing value decreases. The trap densities of graim boundaries in Poly-Si decrease very much during the inital 20min of hydrogenation time, and the decreasing scale becomes smaller after 20 min. The electric characteristics of the top gate TFT are better than those of the bottom gate TFT, it is considered due to the defects at the interface between the Poly-Si and the underlayer, SiO$_{2}$. After NH$_{3}$ plasma was treated for 2 hours for the top gate TFT, as the aging time atroon temperature increases on current was not scacely changed and off current decreases more than 1 order. Gate current density recovers to original value after the aging treatment for 8 days and then the electric characteristics are finally improved. It is suggested that the degraded characteristics of gate oxide are improved, from the variations of C-V characteristics with aging time. For the hydrogenation of isothermal and isochronal annealing SiN film deposited by PECVD, the characteristics of Poly-Si TFT are improved with increasing annealing temperature and are not largely changed with increasing annealing time. This results is good in agreement with the hydrogen reduction in Sin film as variations of annealing temperature and time.

Operating Characteristics of Counterrotating Floating Ring Journal Bearings

  • The steady state performance of the counterrotating floating ring journal bearings is analyzed with isothermal finite bearing theory. The effect of counterrotating speed of the sleeve on the performance of the bearing is investigated. It is shown that counterrotating floating ring journal bearings can have considerable load capacity at the same counterrotating speeds, while conventional circular journal bearings with one fluid film cannot. Investigating the relationship between the frictional torques exerted on the ring due to the inner and outer films and the rotational speed of the ring, the stability of the equilibrium state is identified and the operating characteristics of the counterrotating floating ring journal bearing according to the method of acceleration or deceleration of the rotational speeds of the journal and sleeve are clarified. It is theoretically confirmed that floating ring journal bearings can be used in counterrotating journal-bearing system and become good substitutes for rolling bearings in counterrotating systems.

3성분계 유기용제의 인화특성에 관한 연구 (A Study on the Characteristics of Flammability for Organic Solvents of Three Component Systems)

  • This study was accomplished by measuring the lower and upper flash point with air blowing method and grasping the characteristics of flammability for the three component systems, which are made up of the Benzene-Toluene-o-Xylene and Methylethylketone-Toluene-o-Xylene. These three component systems are widely used in the various industrial fields together with the development of industry. The results are as follows ; 1 ) Isothermal line is plotted on the triangular diagram for flash points determined in each solutions. From this line, the mixed compositions which indicated the same lower and upper flash points in each different composition could be read on this diagram, if the composition of mixtures are known. 2) Lower and upper explosion limits obtained from the flash points determined for the three component solution are compared with the value calculated from Le Chatelier's law. Especially the lower explosion limits are in a good agreement with the calculated values.
