  • Novel low-volume solder-on-pad (SoP) process is proposed for a fine pitch Cu pillar bump interconnection. A novel solder bumping material (SBM) has been developed for the $60{\mu}m$ pitch SoP using screen printing process. SBM, which is composed of ternary Sn-3.0Ag-0.5Cu (SAC305) solder powder and a polymer resin, is a paste material to perform a fine-pitch SoP in place of the electroplating process. By optimizing the volumetric ratio of the resin, deoxidizing agent, and SAC305 solder powder; the oxide layers on the solder powder and Cu pads are successfully removed during the bumping process without additional treatment or equipment. The Si chip and substrate with daisy-chain pattern are fabricated to develop the fine pitch SoP process and evaluate the fine-pitch interconnection. The fabricated Si substrate has 6724 under bump metallization (UBM) with a $45{\mu}m$ diameter and $60{\mu}m$ pitch. The Si chip with Cu pillar bump is flip chip bonded with the SoP formed substrate using an underfill material with fluxing features. Using the fluxing underfill material is advantageous since it eliminates the flux cleaning process and capillary flow process of underfill. The optimized interconnection process has been validated by the electrical characterization of the daisy-chain pattern. This work is the first report on a successful operation of a fine-pitch SoP and micro bump interconnection using a screen printing process.

  • The process capability indices are widely used to measure the capability of the process to manufacture items within the specified tolerance. Most evaluations on process capability indices focus on point estimates, which may result in unreliable assessments of process performance. The index $C_p$ has been widely used in various industries to assess process performance. In this paper, we propose new testing procedure on assessing $C_p$ index for practitioners to use in determining whether a given process is capable. The provided approach is easy to use and the decision making is more reliable. Whether a process is clearly normal or nonnormal, our bootstrap testing procedure could be applied effectively without the complexity of calculation. A numerical result based on the proposed approach is illustrated.

  • A dynamic relocation algorithm for non-deterministic process graph in distributed computer systems is proposed. A method is represented for determining the optimal policy for processing a process tree. A general database query request is modelled by a process tree which represent a set of subprocesses together with their precedence relationship. The process allocation model is based on operating cost which is a function fo selection of site for processing operation, data reduction function and file size. By using expected values of parameters for non-deterministic process tree, the process graph and optimal policy that yield minimum operating cost are determined. As process is relocated according to threshold value and new information of parameters after the execution of low level process for non-deterministic process graph, the assigned state that approximate to optiaml solution is obtained. The proposed algorihtm is heuristic By performing algorithm for sample problems, it is shown that the proposed algorithm is good in obtaining optimal solution.

  • Statistical process control(SPC) and engineering process control(EPC) are two complementary strategies for quality improvement. An integrated process control(IPC) can use EPC to reduce the effect of predictable quality variations and SPC to monitor the process for detection of special causes. In this paper we assume an IMA(1,1) model as a disturbance process and an occurrence of a level shift in the process, and we consider the economic performance for applying an EWMA chart to monitor MMSE-controlled processes. The numerical results suggest that the IPC scheme in an IMA(1,1) disturbance model does not give additional advantages in the economic aspect.

  • This paper proposes a minimal workflow model as a feasible solution to the workflow process rediscovery problem. The minimal workflow model can be represented by the minimal workflow net. The process model is represented by ICN(Information Control Net) Modeling method, ICN can configure activity dependent net applying proper algorithm according to activity dependency among activities which configure the ICN, The proposed model is possible to develop with the application of minimal workflow net and with the application of the algorithm related to activity dependent net properties, Hence, it can solve the process rediscovery problem and can also be helpful on process improvement.

  • An Airport is important space and even stands for the country because diverse people from other countries use a variety of facilities in the gateway to the country. Therefore, It is urgent for those people to increase efficiency and convenience of its usage and also. It's worth accumulating those know-how and technologies. In this situation, Incheon International Airport aiming to be a hub of north-east Asia need to focus more on restructuring general process of passenger's travel based on PI perspectives then simply improving a process of passenger's travel and have been trying to realize the process based on Innovation perspectives with following precess innovation consisting 5 steps And to conclude, this study will help Incheon International Airport to be innovative in a system of passenger's travel service related to a utility of airport and then achieve a hub Airport of North-East Asia.

  • We studied the use of time-related information, with and without prediction, to support human operators performing moni-toring and control tasks in the process. Based on monitoring and control techniques used for Project Management we developed a display design for the process industries. A simulated power plant was used to test the hypothesis that availability of predictions along with information on past trends can improve the performances of the human operator handling faults. Several designs of dis-plays were tested in the experiment in which human operators had to detect and handle two types of faults(local and systems wide) in the simulated electricity generation process. Analysis of the results revealed that temporal data, with and without prediction, signifi-cantly reduced response time. Our results encourage the integration of temporal information and prediction in displays used for the control processes to enhance the capabilities of the human operators. Based on the analysis we proposed some guidelines for the de-signer of the human interface of a process control system.

  • Recently, many companies are trying to survive in a competitive business environment and they employ various kinds of information systems. Business Process Management (BPM) system is a software system that integrated enterprise information systems based on processes, which is considered an essential element for managing inner and outer processes. Though the BPM system has been applied to major processes only so far, companies begin to extends target processes applied into enterprise wide. In such settings, not only exact but also efficient management of processes is required. The efficiency of BPM has two perspectives: one is the performance of users that handle assigned tasks, and the other is the performance of the Business Process (BP) engine that carries out execution of processes. In this paper, in order to deal with the seconde perspective, we develop Drum, Buffer, and Rope (DBR) method, which have been considered innovative Theory of Constraint (TOC) method in manufacturing domain, for efficient management of processes. A new method, BP-DBR, has been developed, and we show that it is effective for business processes. The effectiveness of the method has been proved in terms of efficiency measures such as average process completion time and average number of completed processes, through a series of simulations on real banking processes.

  • It is presumable that properly designed earcons given simultaneously with visual information could enhance the situation awareness of operators when they are involving in highly complicate process control activities. In this study, population stereotypes of earcons with respect to process control information were identified using 60 Korean subjects. To do this, 11 most distinctive earcons were selected from various earcons having different pitch, rhythm, and timbre. Associations between the selected earcons and 40 pairs of adjectives used to describe the state of control in process were gathered from 37 subjects using a semantic differential method. Based on the results from multivariate analyses, the 40 pairs of adjectives were aggregated into three distinctive semantic dimensions. The emotional maps of the 11 earcons matched with the semantic dimensions were presented in this study. On the basis of these results, a general guideline was suggested for designing earcons to deliver process control information.

  • In this paper, we propose a study related to the development of a Digital-Twin platform using a smart factory based CPPS (Cyber Pysical Production System) using ICT (Information Communication Technology) technology. The platform developed through this study performs a 3D model simulation function in conjunction with P3R (Product, Process, Plant, Resource) including BOP (Bill of Process) management function from the preceding manufacturing process planning stage. In addition, we propose a digital twin platform that can predict production processes, equipment, layout, and production. The platform proposed through this paper proposes a feature that can manage the entire smart factory manufacturing process from the initial planning design stage to the manufacturing, production, operation, and maintenance stages.
