Electrical characteristic of Phase-change Random Access Memory with improved bottom electrode structure (하부전극 구조 개선에 의한 상변화 메모리의 전기적 특성)

  • A detailed Investigation of cell structure and electrical characteristic in chalcogenide-based phase-change random access memory(PRAM) devices is presented. We used compound of Ge-Sb-Te material for phase-change cell. A novel bottom electrode structure and manufacture are described. We used heat radiator structure for improved reset characteristic. A resistance change measurement is performed on the test chip. From the resistance change, we could observe faster reset characteristic.

  • 최근 차세대 비휘발성 메모리(NVM) 기술은 메모리의 성능과 기존의 한계점을 효과적으로 극복하며 활발한 연구를 통해 비약적으로 발전하고 있으며 특히, phase-change random access memory (PRAM)은 ferroelectric random access memory (FeRAM)과 magneto-resistive random access memory (MRAM)과 같은 다른 NVM 소자와 비교하여 기존의 DRAM과 구조적으로 비슷하고 상용화가 빠르게 진행될 수 있을 것으로 예상되는 바, PRAM에 사용되는 상변화 물질의 식각을 수행하고 X-ray photoelectron spectroscopy (XPS)를 통해 표면의 열화현상을 관찰하였다.

  • 나노재료와 나노기술의 연구개발 지원을 위하여 국가나노인프라인 나노종합팹센터에서 개발되고 있는 나노재료/나노현상의 실시간 관찰을 위한 SiN membrane chip 기술 및 나노그래핀 기반구축에 대한 최근 결과와 향후계획을 소개하고자 한다. 나노재료의 합성, 배열, 구조 등의 실시간 관찰을 가능하게 하기 위하여 제작된SiN membrane chip은 투과전자현미경(transmission electron microscope, TEM)에서 투명한 기판으로, 그 위에 나노재료를 합성, 배열하고 원하는 모양의 전극을 형성하여 나노재료 및 나노소자의 온도변화 및 전기적 특성 측정 등이 가능하다. 이러한 기술은 Ag, Sn, Cu 등 nano-cluster의 percolation 소자, SiN 및 Graphene 나노기공 소자, SiGe, BiTe, Si, ZnO 나노선 및 CNT의 내부구조변화, 상변화 등 다양한 나노재료/나노소자의 나노현상 관찰 및 해석에 적용되었다.

Developing the Electrode Board for Bio Phase Change Template (바이오 상변화 Template 위한 전극기판 개발)

  • The phase change electrode board for the bio-information detection through electrical property response of phase change material was developed in this study. We manufactured the electrode board using Aluminum first that is widely used in conventional semiconductor device process. Without further treatment, these aluminum electrodes tend to contain voids in PETEOS(plasma enhanced tetraethyoxysilane) material that are easily detected by cross-sectional SEM(Scanning Electron Microscope). The voids can be easily attacked and transformed into holes in between PETEOS and electrodes after etch back and washing process. In order to resolve this issue of Al electrode board, we developed a electrode board manufacturing method using low resistivity TiN, which has advantages in terms of the step-coverage of phase change($Ge_2Sb_2Te_5$, GST) thin film as well as thermodynamic stability, without etch back and washing process. This TiN material serves as the top and bottom electrode in PRAM(Phase-change Random Access Memory). The good connection between the TiN electrode and GST thin film was confirmed by observing the cross-section of TiN electrode board using SEM. The resistances of amorphous and crystalline GST thin film on TiN electrodes were also measured, and 1000 times difference between the amorphous and crystalline resistance of GST thin film was obtained, which is well enough for the signal detection.

Diagnosis of Graft-Versus-Host Disease after Bone Marrow Transplantation by in vivo Proton MR Spectroscopy of the Liver: Correlation with Pathologic Results

  • Purpose: To know the differences of the proton MR spectroscopic features of the liver between th patients with graft-versus-host disease (GVHD) and without GVHD (non-GVHD) after to marrow transplantation (BMT), and to evaluate the possibility to discriminate GVHD fro non-GVHD by analysis of the in vivo proton MR spectra. Method: We evaluated the in vivo proton MR spectra from the livers of 37 patients wh underwent BMT. Our series included 14 cases with GVHD and 23 without GVHD in the liver. Nineteen men and 18 women were included in our series. All cases of GVHD and 2 o non-GVHD were confirmed by liver biopsy and remaining of non-GVHD by evaluation clinical follow up. Proton MR spectroscopy (1H-MRS) was performed at 1.5T GE Sign Horizon (GE Medical System, Milwaukee, USA) system using localized proton STEAM sequence and body coil in all cases with subjects were located in supine position. N respiratory interruption was required during the spectroscopic signal acquisition. Paramete using in MRS were: TR = over 3000ms, TE = 30ms, number of scans = 128, voxel size = ($2{\times}2{\times}2$)$cm^3$, and one NEX. We evaluated the spectra with an attention to the differences o patterns of the peaks between GVHD and non-GVHD groups. The ratio of peak area of peaks at 1.6-4.1ppm to lipid (0.9-1.6ppm) [P(1.6-4.1ppm)/P(0.9-1.6ppm)] was calculated in GVHD and non-GVHD group, and compared the results between these groups. We als evaluated the sensitivity and specificity for discriminating GVHD from non-GVHD by anal of 1H-MRS.

Clinical Usefulness of Phase-Contrast Cine MRI Evaluation in Patients with Cervical Myelopathy (경추 척수병증 환자에 있어서 Phase-Contrast Cine MRI 평가의 임상적 유용성)

  • Objective : The cerebrospinal fluid(CSF) pulsates within the craniospinal axis in response to rhythmic cerebral blood volume variation during the cardiac cycle. The aim of this study is to characterize the normal and abnormal CSF flow and its waveforms in the cervical spinal subarachnoid space. Methods : The magnetic resonance(MR) images were obtained with 1.5 T(GE Signa, GE Medical Systems, Milwaukee, USA) unit using the 2 dimensional cine PC(phase contrast) sequence with cardiac gating and gradient recalled echo imaging. This pulse sequence yielded 16 quantitative flow-encoded images per cardiac cycle. Sagittal and axial images of the cervical spinal CSF space were obtained, and target sites were analyzed for characteristic CSF flow (TR=50ms, TE=12.5-15ms). The region of interest(ROI) was 1mm 3 in volume. Twenty six persons were included in this study : 10 healthy volunteers and 16 patients with cervical myelopathy. The post-operative cine MR study were also done in five patients. Results : The normal CSF pulsation dynamics in the cervical spine showed discrete systolic and diastolic components. The CSF flow revealed a sine wave pattern, in which the systolic phase was shorter than the diastolic phase(ratio=2 : 3). The patient group revealed decreased amplitudes of the CSF flow and irregularly distored flow waves. The systolic phase was elongated in the ROI above the stenotic level, whereas the diastolic phase was lengthened below the level. In the postoperative images, the abnormal pattern and amplitude were found to be corrected. Conclusion : From these results, the authors believe that the CSF flow study provides valuable informations regarding the extent of cervical stenosis and may be useful for the surgical planning and post-operative evaluation.

  • Double ionization of the K- shell accompanying K- shell electron capture of the 0.035 MeV transition of $^{125}I$ has been studied by counting coincidences between $K_{\alpha}$ hypersatellite X-rays and Ka satellite X-rays emitted when double vacancies are filled. The $^{125}I\;and\;^{125}Te^m$ source materials were used in the measurement. We obtained the coincidence spectrum using two NaI(T1) detectors and a Ge(Li) detector and TAC(Time-to-Amplitude Converter), and then analysed the measured coincidence number $N(K_{\alpha}^{II},\;K_{\alpha}^s)$, the total number $N(K_{\alpha})$ of K X-ray. The probability per K-shell electron capture that a double vacancy is formed, $P_{KK}$ is formed, $P_{KK}$ is found to be $2.15{\times}10^{-4}$.

Modeling Gamma-Ray Emission From the High-Mass X-Ray Binary LS 5039

  • A few high-mass X-ray binaries-consisting of an OB star plus compact companion-have been observed by Fermi and ground-based Cerenkov telescopes like High Energy Stereoscopic System (HESS) to be sources of very high energy (VHE; up to 30 TeV) ${\gamma}$-rays. This paper focuses on the prominent ${\gamma}$-ray source, LS 5039, which consists of a massive O6.5V star in a 3.9-day-period, mildly elliptical ($e{\approx}0.24$) orbit with its companion, assumed here to be an unmagnetized compact object (e.g., black hole). Using three dimensional smoothed particle hydrodynamics simulations of the Bondi-Hoyle accretion of the O-star wind onto the companion, we find that the orbital phase variation of the accretion follows very closely the simple Bondi-Hoyle-Lyttleton (BHL) rate for the local radius and wind speed. Moreover, a simple model, wherein intrinsic emission of ${\gamma}$-rays is assumed to track this accretion rate, reproduces quite well Fermi observations of the phase variation of ${\gamma}$-rays in the energy range 0.1-10 GeV. However for the VHE (0.1-30 TeV) radiation observed by the HESS Cerenkov telescope, it is important to account also for photon-photon interactions between the ${\gamma}$-rays and the stellar optical/UV radiation, which effectively attenuates much of the strong emission near periastron. When this is included, we find that this simple BHL accretion model also quite naturally fits the HESS light curve, thus making it a strong alternative to the pulsar-wind-shock models commonly invoked to explain such VHE ${\gamma}$-ray emission in massive-star binaries.

Gamma-Ray and Neutrino Emissions from Starburst Galaxies

  • Cosmic-ray protons (CRp) are efficiently produced at starburst galaxies (SBGs), where the star formation rate (SFR) rate is high. In this talk, we present estimates of gamma-ray and neutrino emissions from nearby SBGs, M82, NGC253, and Arp220. Inside the starburst nucleus (SBN), CRp are accelerated at supernova remnant (SNR) shocks as well as at stellar wind (SW) termination shocks, and their transport is governed by the advection due to starburst-driven wind and diffusion mediated by turbulence. We here model the momentum distributions of SNR and SW-produced CRp with single or a double power-law forms. We also employ two different diffusion models, where CRp are resonantly scattered off large-scale turbulence in SBN or self-excited waves driven by CR streaming instability. We then calculate gamma-ray/neutrino fluxes. The observed gamma-ray fluxes by Fermi-LAT, Veritas, and H.E.S.S are well reproduced with double power-law distribution for SNR-produced CRp and the CRp diffusion by self-excited turbulence. The estimated neutrino fluxes are <~10-3 of the atmospheric neutrino flux in the energy range of Eneutrino <~100 GeV and <~10-1 of the IceCube point source sensitivity in the energy range of Eneutrino >~60 TeV.
