SPC, MIC를 통해 만들어진 Poly-Ge Film의 Phosphorus 영향에 따른 전기적 특성 분석

  • Monolithic 3D-IC는 현대 집적회로에서 interconnect로 인해 발생되는 여러 문제들을 해결하기 위해 새롭게 제시되고 있는 기술적 개념으로 구현 시 하위 소자 및 interconnet들에 영향을 주지 않는 저온공정이 필수적이다. 특히 germanium (Ge)은 낮은 녹는점 및 높은 캐리어 이동도 덕분에 3D-IC 구현 시 상위 소자의 channel 물질에 적합한 것으로 알려져 있다. 최근 이러한 Ge을 결정화하기 위해 solid phase crystallization (SPC), metal induced crystallization (MIC), laser annealing과 같은 결정화 방법들이 보고되고 있다. 현재까지 SPC 방법에 의해 얻어진 poly-Ge의 도핑농도 및 이동도와 같은 전기적 특성에 대한 분석은 수행된 바 있으나 3D-IC 공정에 적용이 가능한 MIC 기술을 통해 얻어진 poly Ge 필름에 대한 전기적 특성분석은 부족한 상황이다. 본 연구는 SPC 뿐만 아니라 MIC 방법을 통해 ${\alpha}$-Ge를 결정화시키고 얻어진 poly-Ge 필름의 전기적 특성을 XRD 및 hall effect measurement를 통해 분석하였다. 특히 일반적으로 Ge 내에서 p-type dopant로 동작을 하는 defect과 n-type dopant인 phosphorus 관계를 고려하여 여러 온도에서 SPC 및 MIC에 의해 얻어진 phosphorus doped poly-Ge 필름들의 전기적 특성을 분석하였다.

  • This paper describes the broadband SDC (Single-ended to Differential Converter) for Digital Video Broadcasting-Satellite $2^{nd}$ edition (DVB-S2) receiver tuner IC. It is fabricated by using $0.18{\mu}m$ CMOS process. In order to obtain high linearity and low phase mismatch, the broadband SDC (Single-ended to Differential Converter) is designed with current mirror structure and cross-coupled capacitor and current source binding differential structure at VDD. The simulation result of SDC shows IIP3 of 11.9 dBm and IIP2 of 38 dBm. It consumes 5mA current with 2.7V supply voltage.

신규항암제인 Heptaplatin의 인체 흑색종세포(SK-MEL-28)에 대한 세포생존률 및 유세포 분석 (Cell Viability and Flow Cytometry Analysis of a Novel Antitumor Agent, Heptaplatin in Human Melanoma Cell Line, SK-MEL-28)

  • Heptaplatin, cis-Malonato[(4R,5R)-4,5-bis(aminomethyl)-2-isopropyl-1,3-dioxolane]platinum(II), is a novel platinum-based antitumor agent with clinical potential against human stomach cancer and the 3rd generation of the cisplatin. This study was performed to study how cisplain, heptaplatin and sunpla which is a mixture of heptaplatin and mannitol (w: w=l : 2) affect cell viability of SK-MEL-28 human melanoma cell line. Heptaplatin ($IC_{50}$/; 95.35 $\mu$M) and sunpla ($IC_{50}$/; 10.95 11M) were less effect than cisplatin (IC $_{50}$; 10.92 $\mu$M) on the SK-MEL-28 cells. By cell cycle analysis using flow cytometry, it was identified that the cells were arrested at G2/M phase by cisplatin, heptaplatin and sunpla, and percentage of cell death group was increased according to increasing of time and concentration. These results suggest that cisplatin, heptaplatin and sunpla are a novel anticancer agent against human melanoma cell.l.

고온 초전도 선재의 곡률반경에 따른 특성변화 연구 (The study of characteristic change versus a curvature radius of high Tc superconducting wire)

  • .In this study, we measured Ic depending on a curvature radios of High Tc superconducting tapes which were made of a single wire, two and three WIT(wire in tube). Wires are manufactured by the process of press ins and sintering (150h, at 845$^{\circ}C$ ) for the growth of 2223 high Tc Bi superconducting phase. We know that Ic of a single wire decrease with reduction of a curvature radius. The maximum Ic of 2 WIT wire is 2.54 (A) and have a better characteristic than a single wire (0.89 A) at a curvature radius 75mm.

Anti-proliferative Activities of Metallic Nanoparticles in an in Vitro Breast Cancer Model

  • Aims: To investigate effect of metallic nanoparticles, silver (AgNPs) and gold nanoparticles (AuNPs) as antitumor treatment in vitro against human breast cancer cells (MCF-7) and their associated mechanisms. This could provide new class of engineered nanoparticles with desired physicochemical properties and may present newer approaches for therapeutic modalities to breast cancer in women. Materials and Methods: A human breast cancer cell line (MCF-7) was used as a model of cells. Metallic nanoparticles were characterized using UV-visible spectra and transmission electron microscopy (TEM). Cytotoxic effects of metallic nanoparticles on MCF-7 cells were followed by colorimetric SRB cell viability assays, microscopy, and cellular uptake. Nature of cell death was further investigated by DNA analysis and flow cytometry. Results: Treatment of MCF-7 with different concentrations of 5-10nm diameter of AgNPs inhibited cell viability in a dose-dependent manner, with IC50 value of $6.28{\mu}M$, whereas treatment of MCF-7 with different concentrations of 13-15nm diameter of AuNPs inhibited cell viability in a dose-dependent manner, with IC50 value of $14.48{\mu}M$. Treatment of cells with a IC50 concentration of AgNPs generated progressive accumulation of cells in the S phase of the cell cycle and prevented entry into the M phase. The treatment of cells with IC50 concentrations of AuNPs similarly generated progressive accumulation of cells in sub-G1 and S phase, and inhibited the entrance of cells into the M phase of the cell cycle. DNA fragmentation, as demonstrated by electrophoresis, indicated induction of apoptosis. Conclusions: Our engineered silver nanoparticles effectively inhibit the proliferation of human breast carcinoma cell line MCF-7 in vitro at high concentration ($1000{\mu}M$) through apoptotic mechanisms, and may be a beneficial agent against human carcinoma but further detailed study is still needed.

  • Two catecholic phenolic acids (1 and 2) obtained from 80% methanolic extract of Perilla frutescens var. frutescens leaves through chromatography showed strong DPPH (1: $IC_{50}$ = 15.5 ${\mu}M$, 2: $IC_{50}$ = 11.7 ${\mu}M$) and ABTS (1: $IC_{50}$ = 5.5 ${\mu}M$, 2: $IC_{50}$ = 4.6 ${\mu}M$) radicals scavenging abilities. Antioxidant compounds contents of 1 and 2 as determined by $C_{18}$ reversed phase HPLC coupled with diode-array detector were 2.98 and 2.26 mg/g, respectively.

  • 10Gbit/s 광수신기에 사용되는 전치증폭기, 리미팅증폭기, 그리고 판별회로 IC 등을 AlGaAs/GaAs HBT 기술을 이용하여 설계 제작하였다. 사용한 HBT는 차단주파수 55GHz, 최대 공진 주파수 45GHz 의 특성을 지닌다. 제작된 전치증폭기 와 PIN 광검출기를 이용해 광수신기 front-end를 구성하였는데, 측정된 이득은 46dBΩ, 3dB 대역폭은 12.3GHz 의 특성을 보였다. 리미팅증폭기는 소신호 이득 27dB, 3dB 대역폭 10.6GHz 특성을 보였으며, 입력 신호 전압 20mVp-p 이상에서 리미팅 동작이 이루어져 900mVp-p 신호를 출력하였다. 판별회로는 10Gbit/s에서 위상마진 300°, 입력 전압 수신감도 47mVp-p의 특성을 보였다.

  • 본 논문은 스테핑 모터의 구동 중에서 2상 여자모드와 마이크로 스테핑의 주기성이 동일함에 기초하여 32 스텝의 정현파 마이크의 스테핑을 실현하고 그 특성을 연구한 내용이다. 마이크로 스테핑은 스테핑 모터의 스텝각을 크게 세분화하여 구동함으로써 진동과 소음이 적고 부드럽게 구동하고자 하는 방법인데, 본 논문의 정현파 마이크로 스테핑은 종래의 마이크로 스테핑에 비하여 더욱 우수한 저진동 저소음 특성을 나타낸다.

  • In this paper the driving characteristic for a traveling-wave type ultrasonic motor is described. For driving of ultrasonic motor, a two-phase resonant inverter and Digital IC was made. The driving circuit simulation results are compared with measured frequencis and amplitudes.

A Ku-Band 5-Bit Phase Shifter Using Compensation Resistors for Reducing the Insertion Loss Variation

  • This paper describes the performance of a Ku-band 5-bit monolithic phase shifter with metal semiconductor field effect transistor (MESFET) switches and the implementation of a ceramic packaged phase shifter for phase array antennas. Using compensation resistors reduced the insertion loss variation of the phase shifter. Measurement of the 5-bit phase shifter with a monolithic microwave integrated circuit demonstrated a phase error of less than $7.5{\circ}$ root-mean-square (RMS) and an insertion loss variation of less than 0.9 dB RMS for 13 to 15 GHz. For all 32 states of the developed 5-bit phase shifter, the insertion losses were $8.2{\pm}1.4$dB, the input return losses were higher than 7.7 dB, and the output return losses were higher than 6.8 dB for 13 to 15 GHz. The chip size of the 5- bit monolithic phase shifter with a digital circuit for controlling all five bits was 2.35 mm ${\times}$1.65 mm. The packaged phase shifter demonstrated a phase error of less than $11.3{\circ}$ RMS, measured insertion losses of 12.2 ${\pm}$2.2 dB, and an insertion loss variation of 1.0 dB RMS for 13 to 15 GHz. For all 32 states, the input return losses were higher than 5.0 dB and the output return losses were higher than 6.2 dB for 13 to 15 GHz. The size of the packaged phase shifter was 7.20 mm${\times}$ 6.20 mm.
