설계툴을 사용한 저전력 SoC 설계 동향 (Low Power SoC Design Trends Using EDA Tools)

  • Small portable devices such as mobile phones and laptops currently display a trend of high power consumption owing to their characteristics of high speed and multifunctionality. Low-power SoC design is one of the important factors that must be considered to increase portable time at limited battery capacities. Popular low power SoC design techniques include clock gating, multi-threshold voltage, power gating, and multi-voltage design. With a decreasing semiconductor process technology size, leakage power can surpass dynamic power in total power consumption; therefore, appropriate low-power SoC design techniques must be combined to reduce power consumption to meet the power specifications. This study examines several low-power SoC design trends that reduce semiconductor SoC dynamic and static power using EDA tools. Low-power SoC design technology can be a competitive advantage, especially in the IoT and AI edge environments, where power usage is typically limited.

  • This paper provides a highly efficient grinding for ferrous materials using ELID-grinding method. The grinding efficiency using ELID gring method with CIFB-cBN wheel and CB-cBN wheel is compared with general grinding method with V-cBN wheel. This paper measured grinding ratio for plunge grinding and grinding resistance for traverse grinding in order to investigate grinding ability. The results show that ELID grinding methods is useful for the high efficient grinding of ferrous materials.

초고온 MEMS용 다결정 3C-SiC의 Ohmic Contact 특성 (Ohmic contact characteristics of polycrystalline 3C-SiC for high-temperature MEMS applications)

  • This paper describes the ohmic contact formation of polycrystalline 3C-SiC films deposited on thermally grown Si wafers. In this work, a TiW (titanium tungsten) film as a contact material was deposited by RF magnetron sputter and annealed with the vacuum process. The specific contact resistance (${\rho}_{c}$) of the TiW contact was measured by using the C-TLM (circular transmission line method). The contact phase and interfacial reaction between TiW and 3C-SiC at high-temperature as also analyzed by XRD (X-ray diffraction) and SEM (scanning electron microscope). All of the samples didn't show cracks of the TiW film and any interfacial reaction after annealing. Especially, when the sample was annealed at $800^{\circ}$ for 30 min., the lowest contact resistivity of $2.90{\times}10{\Omega}cm^{2}$ was obtained due to the improved interfacial adhesion. Therefore, the good ohmic contact of polycrystalline 3C-SiC films using the TiW film is very suitable for high-temperature MEMS applications.

Sapphire SiC, Si 기판에 따른 AlGaN/GaN HEMT의 DC 전기적 특성의 시뮬레이션과 분석 (Simulation and analysis of DC characteristics in AlGaN/GaN HEMTs on sapphire, SiC and Si substrates)

  • 본 논문에서는 최근 고출력 및 고온 분야의 반도체 분야에 널리 이용되고 있는 AlGaN/GaN 고 전자 이동도 트랜지스터 (High Electron Mobility Transistor, HEMT) 에 대해 DC (direct current) 특성과 열 특성을 기판을 달리하며 시뮬레이션을 수행하였다. 일반적으로 HEMT 소자의 전자 이동도 및 열전도 특성은 기판의 영향이 그 특성을 크게 좌우한다. 이러한 문제점으로 인해 GaN 기반의 HEMT 소자의 기판에 대한 연구가 활발히 진행되고 있다. 따라서, 일반적인 Drift-Diffusion 모델과 열 모델을 이용하여 Si, sapphire, SiC (silicon carbide)으로 각각 기판을 변화시키며 시뮬레이션을 하였다. 열 모델 시뮬레이션은 온도를 각각 300, 400, 500K로 변화시키며 그 결과를 비교, 해석 하였다. 전류-전압 (I-V) 특성을 T= 300 K, $V_{GS}$=1 V의 조건에서 시뮬레이션 한 결과, 드레인 포화전류 ($I_{D,max}$)의 값과 sapphire 기판은 189 mA/mm, SiC 기판은 293 mA/mm, Si 기판은 258 mA/mm 를 나타내었다. 또한 T= 500 K에서 최대 전달컨덕턴스($G_{m,max}$)는 각각 38, 50, 31 mS/mm 를 나타내었다.

Dynamic DSC 및 TGA 열분석을 이용한 PU Elastomer의 중합반응 및 열분해 반응 Kinetics에 관한 연구 (A Study on Formation and Thermal Decomposition Kinetics of PU Elastomers by Dynamic DSC and TGA Analysis)

  • Dynamic DSC 및 TGA 열분석과 Kissinger의 비등온 해석방법을 도입하여 일반 연질용(Sample A), 고온경화 주형용(Sample B), 및 상온경화 주형용(Sample C)의 세 가지 폴리우레탄 탄성체(PU) 샘플에 대한 가교 반응 및 분해 반응에 대한 연구를 진행하였다. DSC에 의한 실험결과로부터, MOCA를 사용하는 고온경화 주형용 PU는 일반 연질용의 PU에 비해 상대적으로 반응 peak점의 온도가 좀 더 저온 쪽으로 이동하면서 반응의 온도범위가 훨씬 더 넓어지는 반응형태를 보이는 반면, 상온경화 주형용 PU의 경우에는 $70\;^{\circ}C$를 전후한 온도에서의 상대적으로 저온반응이 먼저 일어난 이 후에 $140{\sim}170\;^{\circ}C$의 온도범위에서 다시 고온반응이 일어나는 이중모드의 반응형태가 관찰되었으며, 이로부터 상온반응 후 고온에서의 2차반응에 의한 반응완결 과정이 필요함을 보여 주었다. 한편, TGA의 결과로부터, 열분해 반응의 형태는 세 가지 샘플들이 거의 비슷한 양상을 보였으며, 특히 상온경화 주형용 PU의 경우에는 일반용과 고온경화 주형용의 양 쪽 열분해 거동을 함께 지니고 있는 것이 밝혀졌다. 또한 Kissinger 비등온 해석방법이 본 연구의 반응 속도 해석에 대해서도 매우 유효하게 적용될 수 있음을 밝혀졌으며 이 방법을 적용하여 계산해 낸 활성화 에너지는, DSC로부터 각각 10.39, 65.85, 36.52(Low $T_p$) 및 18.21(High $T_p$) kcal/mol의 생성활성화 에너지 감을 나타내었고, TGA로부터의 분해활성화 에너지는 각각 31.94, 30.84, 24.16 kcal/mol의 값을 나타내었다.

Oxalate 침전을 이용한 Li-과량 LiMn$_2$O$_4$ Spinel의 습식합성가 분말 특성 (Wet Chemical Preparation of Li-rich LiMn$_2$O$_4$ Spinel by Oxalate Precipitation)

  • Li rich Li1+xMn2-xO4(x=0.07) spinel powders were prepared by an oxalate precipitation of wet chemical methods at temperature lower than $600^{\circ}C$. The FTIR results showed that the powders prepared at $600^{\circ}C$ had high degree of crystal quality comparing with the spinel powders prepared by solid state reaction at 75$0^{\circ}C$ which was the lowest synthesis temperature of the solid state reaction method. The particle size of powders prepared by the oxalate precipitation at $600^{\circ}C$ was smaller than 0.2${\mu}{\textrm}{m}$ and the specific surface area was 11.01 m2/g A heat treatment over 90$0^{\circ}C$ formed second phase in the precipitates. It was shown that there were phase transitions at temperatures. T1,T2 and T2. The transitions involved weight loss and gain during heating and cooling. The low temperature synthesis below $600^{\circ}C$ avoided the second phase formation and the prepared powders showed improved compositional and physical properties for secondary lithium battery applications.

Extracts of abalone intestine regulates fat metabolism in 3T3-L1 adipocytes and high fat diet-induced zebrafish larvae

  • Obesity is a disease involving mechanisms of fat accumulation, low-grade inflammatory cytokine release, and mitochondrial dysfunction. The aim of the current study was to investigate the effects of abalone intestine extract on fat metabolism in 3T3-L1 adipocytes and high fat diet-induced zebrafish larvae. The total phenol content was highest in subcritical water extract at 210℃ (SW210) among hot water, ethanol, and subcritical water extracts of abalone intestine. In addition, SW210 of male abalone intestine (MASW210) most effectively controlled the lipid accumulation and expression of adipogenic or lipogenic regulators (PPAR-γ, C/EBPα, SREBP-1c, and FAS) in 3T3-L1 adipocytes. Likewise, in zebrafish larvae fed high fat, MASW210 significantly suppressed body weight, glucose levels, and lipid accumulation. The mRNA expression related to adipogenesis (PPAR-γ and C/EBPα), lipogenesis (SREBP-1c and FAS), inflammatory cytokines (TNF-α and IL-6), energy m/;.etabolism (AMPK, lepr, SIRT1, and adiponectin), and mitochondrial biogenesis (PGC-1α and CPT-1) were significantly regulated by treatment with MASW210. These results suggest that abalone intestine extract such as MASW210, are useful biomaterials for improving obesity and metabolic diseases.

초등학교 일반교실의 음향성능 실태측정 및 평가지표 특성 고찰 (Characteristics of Acoustic Indicators Evaluating Speech Intelligibility in Korean Elementary School Classrooms)

  • This study was carried out to examine characteristics of various acoustic indicators evaluating speech intelligibility such as reverberation time(T30), D50, C50 and speech transmission index(STI) in Korean elementary school classrooms. Results showed that mean T30 at middle frequencies(500 Hz to 2000 Hz) measured in 9 classrooms was about 0.75 s, which exceeds a regulation specified on American National Standards(ANSI); 0.60 s. Mean D50, C50 and STI were 60 % to 66 %, +2 dB to +3 dB, and 0.65, respectively. The maximum difference in D50 and C50 according to different receiver points in a classroom was 13 % and 2.5 dB, while the maximum difference in T30 was 0.03 s. Whereas STI measured in classrooms has relatively low correlation with other indicators, correlation between D50 and C50 was high, R2=.9964. In addition, T30 and C50 were fitted well as logarithmic regression curve with R2=.9610. It was +3.73 dB in C50 and 68 % in D50 which are the value corresponding to 0.60 s in T30 on this curve.

Multiferroic Bi2/3La1/3FeO3 나노입자의 Mössbauer 연구 (Mössbauer Studied of Multiferroic Bi2/3La1/3FeO3 Nanoparticles)

  • [ $Bi_{2/3}La_{1/3}FeO_3$ ]분말을 졸-겔법을 이용하여 제조하였다. 결정학적 및 자기적 성질을 열분석장치(TG-DTA), x-선 회절분석기(XRD), 주사전자현미경(SEM) 및 Mossbauer분광기를 이용하여 연구하였다. $Bi_{2/3}La_{1/3}FeO_3$ 단일상은 $600^{\circ}C$에서 3시간 동안 공기 중에서 열처리하여 얻을 수 있었으며, x-선 회절분석 결과 $Bi_{2/3}La_{1/3}FeO_3$ 분말은 rhombohedral 형태로 변형된 단순 perovskite 구조를 가졌으며 이때 격자상수 $=3.985\pm0.0005{\AA},\;\alpha=89.5^{circ}$이었다. Mossbauer스펙트럼 분석결과 $Bi_{2/3}La_{1/3}FeO_3$의 Neel온도는 $680\pm3K$임을 알 수 있었다. $Bi_{2/3}La_{1/3}FeO_3$의 이성질체이동 값은 0.27mm/s 값을 가졌으며, 이는 $Bi_{2/3}La_{1/3}FeO_3$.의 Fe 이온이 가지는 이온가는 $Fe^{3+}$의 high spin상태임을 보여주었다. $Bi_{2/3}La_{1/3}FeO_3$의 결정내의 Debye 온도는 $305\pm5K$ 평균 초미세 자기장 $H_{hf}(T)$$T/T_N<0.7$영역에서 $[H_{hf}(T)-H_{hf}(0)]/H_{hf}(0)=-0.42(T/T_N)^{3/2}-0.13(T/T_N)^{5/2}$로 spin wave가 결정 내에서 잘 여기 됨을 알 수 있었다.

내열강 마찰용접재의 ISM에 의한 크리프 수명예측에 관한 연구 (Study on Creep Life Prediction by Initial Strain Method for Friction Welded Joints of Heat Resisting Steels)

  • In this paper, the real-time prediction of high temperature creep life was carried out for the friction welded joints of dissimilar heat resisting steels (SUH3-SUH35). various life prediction method such as LMP (Larson_miller Parameter) and ISM (initial strain method) were applied. The creep behaviors of those steels and the welds under static load were examined by ISM combined with LMP at 500, 600 and $700^{\circ}C$, and the relationship between these two methods was investigated. A real-time creep lie (tr, hr) prediction equation by initial strain (${\varepsilon}_0$, %) under any creep stress ($\sigma$, MPa) at any high temperature (T, K) was developed as follows: $t_r={\alpha}{\varepsilon}_0^{\beta}{\sigma}^{-1}$ where, ${\phi}=16: {\alpha}=10^{51.412-0.104T+5.375{\times}10^5T^2}$, $ {\beta}=-83.989+0.180T-9.957{\times}10^{-5}T^2,{\phi}=20:$ ${\alpha}=10^{69.910-0.146T+7.744{\times}10^{-5}T^2$, ${\beta}=-51.442+0.105T-5.595{\times}10^{-5}T^2$ for SUH3-SUH35 friction weld of =16mm and 20mm, respectively.
