Thermal Design and Experimental Test of a High-Performance Hot Chuck for a Ultra Precision Flip-Chip Bonder (초정밀 플립칩 접합기용 고성능 가열기의 열적 설계 및 시험)

  • A high-performance hot chuck is designed as a heating device for an ultra-precision flip-chip bonder with infrared alignment system. Analysis of design requirements for thermal performance leads to a radiative heating mechanism employing two halogen lamps as heating source. The heating tool is made of silicon carbide characterized by high thermal diffusivity and small thermal expansion coefficient. Experimental tests are performed to assess heat-up performance and temperature uniformity of the heating tool. It is revealed that the initial design of hot chuck results in a good heat-up speed but there exist a couple of troubles associated with control and integrity of the device. As a means to resolve the raised issues, a revised version of heating tool is proposed, which consists of a working plate made of silicon carbide and a supporting structure made of stainless steel. The advantages of this two-body heating tool are discussed and the improved features are verified experimentally.

Development of Shrink-Fit Tool Holder using Shape Memory Alloys (형상기억합금을 이용한 열박음 공구홀더 개발)

  • Conventional shrink-fit tool holders have positive features, such as high accuracy, high strength, high stiffness and low sensitivity to centrifugal forces, but they require heavy investments for heating and cooling equipment. Generally the heating equipment has to heat the tool holder up to $200{\sim}300^{\circ}C$ for tool changes. This paper introduces a novel shrink-fit tool holder that is able to unclamp a tool at $40{\sim}50^{\circ}C$. This feature makes it possible to switch between the clamped and unclamped states by using a simple device, which has lower power, smaller size and lower cost than the heating equipment of the conventional shrink-fit tool holders. The proposed shrink-fit tool holder is able to expand its tool hole by using the shape memory alloys which are integrated in the tool holder body. Performances of the SMA shrink-fit tool holder were evaluated experimentally. The experimental results confirm that the proposed tool holder is feasible in aspects of clamping/unclamping operations, clamping force and repeatability of tool setup.

  • Micromanufacturing is a useful system for reducing energy consumption. For micromanufacturing, tool clamping and workpiece clamping are important components to realize the machining process. Therefore, a shape memory alloy (SMA) ring type tool holder is developed. In addition, this holder needs cooling and heating processes to execute the tool clamping process. This study suggests a cooling/heating device based on peltier elements. The device will be applied to the heating/cooling process of an automatic tool changer (ATC) for the SMA tool holder. This study introduces the configuration and operating principle of the proposed ATC system. The description and prototype evaluation of this system were given. Plastic bolt and aluminum block were selected to enhance the cooling performance, and the installed tool was changed in 17 s during the experiments.

  • The Advantages of hot machining are the reduction of cutting forces, tool wear, and the increase of material removal rates. In this study, a hot-machining characteristics of milling by CBN tip was exprimentely analyzed, and the influence of the surface temperature and the depth of cut on the tool life were investigated. The selection of a heating method for obtaining ideal temperature of metals in machining is important. Faulty heating methods could induce unwanted structural changes in the workpiece and increase the cost. This study uses gas flame heating. It is obtained that tungsten carbide-alloyed has a recrystallisation temperature range of $800-1000^{\circ}C$ which is the high heating temperature that might induce unwanted structural changes. If it is performed at temperatures higher than $800^{\circ}C$ in machining, the possibility of unwanted structural changes and the increased wear of tool can be shown. Consequently, in hot machining of tungsten carbide-alloy, this study has chosen $400^{\circ}C-600^{\circ}C$ because the heating temperature might be appropriate in view of the cost and workpiece considerations. The results of this study experimentally shows a new machining method for tungsten carbide-alloyed that decreases the wear rate of machining tools

  • To evaluate the performance of ventilation system properly, the correlations among the ventilation rate, indoor air-quality and cooling/heating load should be analysed. In this study, simulation tool to analyze the performance of ventilation system was developed. The simulation tool is based on the TRNSYS and some modules to calculate concentration of pollutants with the operation of ventilation system and to decide the signal of ventilation system were newly developed in this study. And these modules coupled with building load and heating/cooling simulation modules. To verify the validity of developed simulation tool, comparison study between simulation and field study were accomplished. As results, the simulation tool developed in this study can be used to predict the performance of ventilation system with accuracy.

  • An experimental study of hot machining has performed to improve the machinability of Inconel718. This experiment used plasma are for heating materials and Whisker0reinforce aluminum oxide ceramic tool insert. An assembled plasma heating system are described and experimental results from both conventional and plasma hot machining of Inconel 718 are compared. The experiments with plasma heating demonstrated the following effectiveness. 1)The cutting force was reduced with increasing surface temperature of workpiece from 450$^{\circ}C$ up to 720$^{\circ}C$ as much as approximately from 20 to 40%. 2) Surface roughness(Ra) was improved by as much as a factor 2 in case of one pass cutting with new ceramic tool inserts.3) The depth of cut notch were at promary cutting tool was significantly reduced.

  • This study presents a numerical model to analyze dynamic thermal behavior of a hot chuck designed for flip-chip bonders. The hot chuck of concern is a heater which has been specifically developed for accomplishing high-speed and ultra-precision soldering. The characteristic features are radiative heat source and the heating tool made of a material of high thermal diffusivity. A physical modeling has been conducted for the network of heat transport. A simplified finite volume model is deviced to simulate time-dependent thermal behavior of the heating tool on which soldering is achieved. The reliability of the proposed numerical model is verified experimentally. A series of numerical tests illustrate the usefulness of the numerical model in design analysis.

In this study, a hot-machining using gas flame heating characteristics of milling by CBN tip was analyzed, and the influence of the surface temperature and the depth of cut on the tool life were investigated. The results show that hot machining of tungsten carbide-alloyed is more effective than conventional machining. In addition, some advantages obtained from hot machining, such as decrease of tool wear and cutting force, high surface quality.
