GaAs MESFET의 파괴특성 향상을 위한 recess게이트 구조 (The recess gate structure for the improvement of breakdown characteristics of GaAs MESFET)

  • In this study we developed a program(DEVSIM) to simulate the two dimensional distribution of the electrostatic potential and the electric field of the arbitrary structure consisting of GaAs/AlGaAs semiconductor and metal as well as dielectric. By the comparision of the electric field distribution of GaAs MESFETs with the various recess gates we proposed a suitable device structure to improve the breakdown characteristics of MESFET. According to the results of simulation the breakdown characteristics were improved as the thickness of the active epitaxial layer was decreased. And the planar structure, which had the highly doped layer under the drain for the ohmic contact, was the worst because the highly doped layer prevented the space charge layer below the gate from extending to the drain, which produced the narrow spaced distribution of the electrostatic potential contours resulting in the high electric field near the drain end. Instead of the planar structure with the highly doped drain the recess gate structure having the highly doped epitaxial drain layer show the better breakdown characteristics by allowing the extention of the space charge layer to the drain. Especially, the structure in which the part of the drain epitaxial layer near the gate show the more improvement of the breakdown characteristics.

  • The electrical and mechanical properties of dielectric paper and cable at cryogenic temperature have been investigated to optimum insulating design of high-Tc superconducting(HTS) cable. From the results, Tensile strength of PPLP in liquid nitrogen was high more than that of air, but tensile strain could know that decrease sharply. According as tensile strength increases, the breakdown stress of PPLP in liquid nitrogen was decreased because PPLP was degradated. According as bending radius multiple is decrese, breakdown voltage decreased sharply. And bending radius multiple is thought that more than about 25 is suitable.

  • This study investigated the characteristics of fatigue breakdown caused by the impulse voltage of heat treated polyethylene cables through fault currents. This study attempted to obtain the badic data on the insulation design by the repeated load of impulse voltage wave zone (1*40.mu.s) on heat treated polyethylene cables. Besides this study also analysed the data involving their durability by means of the Weibull distribution. An analysis of the breakdown characteristics based upon the repeated load of impulse voltage has revealed that worn out deteriorative breakdown existed at a high voltage near the initial breakdown voltage, and that random breakdown was discovered at a voltage somewhat lower than the initial breakdown voltage. These phenomena were more remarkable especially in the case of the higher temperature treated cables.

  • 22.9 kV CV power cable is very important factor of underground distribution power line. Cyclic aging for 14days is performed to remove a large amount of the volatiles found in freshly manufactured cable. In this paper, we examined AC breakdown characteristics of CV power cable before and after cyclic aging for 14days. As the result, even if there were some exceptions, the AC breakdown voltage before aging was lower than that after aging, but most of the results were that the AC breakdown voltage after aging was lower than that before aging.

  • A series of interpenetrating polymer networks(IPN) based on Epoxy, MA and PU were synthesized in order to improve withstand voltage properties of Epoxy resin. Dielectric breakdown characteristics are investigated for six types of specimens. As a result, it was found that impulse voltage dielectric breakdown characteristic of SIN specimen was the most excellent. It was also found that SIN specimens were stronger than anything else in scanning electron microscopy. On the other hand, as a result of consideration of dielectric breakdown strength change according to adding fi1ter, it was confirmed that the decrease of dielectric breakdown strength are controlled slightly by IPN method.

  • The gas-insulated switchgear(GIS) has made high-reliability, high-safety, compact substations possible by using $SF_6$ gas. They are likely to be further developed toward higher voltages and targer capacities, along with greater compactness and lower cost. Although $SF_6$ gas has excellent insulation performance, breakdown voltages are reduced by the conducting particles. Thus, extensive studies have been made on the breakdown characteristics of $SF_6$ gas in particle contaminated conditions. Experiments were carried out for fired particle and free particle in a coaxial electrode system with DC and AC voltages. This paper represents the experimental results of the processes involved in electrical breakdown in compressed $SF_6$ gas, where breakdown is initiated by conducting particles.

  • This paper describes the particle-initiated breakdown characteristics of various spacers, which have a ribbed surface, in the presence of a metallic particle. The particle was attached on the surface of each spacer. The breakdown voltages were measured by changing the length and thickness of the rib. Also the electrical field analyses were performed. As a result, the breakdown voltage of the spacer with two ribs was highest, and it was varied by the length and the thickness of the rib. Especially, in case of the rib with round edge, the breakdown voltage was higher than that with rectangular edge, which complied with the result through the field analysis.

  • Impulse breakdown voltage characteristics of sulphur-hexafluoride/nitrogen ($SF_{6}-N_{2}$) mixtures were presented. The applied voltages were the positive and negative lightning impulse (1.2/44${\mu}s$) and oscillating impulse ($0.4{\mu}s$/2.08MHz) voltages. The predischarge current was observed to clarify the breakdown mechanism. The electrode system was consisted of plane to plane configuration with a needle-shaped protrusion whose length and diameter are 10mm and 1mm. The measurements were carried out at the gas pressure of mixtures up to 0.5MPa with nitrogen concentrations varying from 5 to 20%. The electrical breakdown in $SF_{6}-N_{2}$ mixtures develops with steplike pulses in leader mechanism. The minimum breakdown voltages for the negative lightning and oscillating impulse voltages were higher than those for the positive.

Electrical Insulation Properties of Nanocomposites with SiO2 and MgO Filler

  • In this paper, we attempt to improve the electrical characteristics of epoxy resin at high temperature (above $80^{\circ}C$) by adding magnesium oxide (MgO), which has high thermal conductivity. Scanning electron microscopy (SEM) of the dispersion of specimens with added MgO reveals that they are evenly dispersed without concentration. The dielectric breakdown characteristics of $SiO_2$ and MgO nanocomposites are tested by measurements at different temperatures to investigate the filler's effect on the dielectric breakdown characteristics. The dielectric breakdown strength of specimens with added $SiO_2$ decreases slowly below $80^{\circ}C$ (low temperature) but decreases rapidly above $80^{\circ}C$ (high temperature). However, the gradient of the dielectric breakdown strength of specimens with added MgO is slow at both low and high temperatures. The dielectric breakdown strength of specimens with 0.4 wt% $SiO_2$ is the best among the specimens with added $SiO_2$, and that of specimens with 3.0 wt% and 5.0 wt% MgO is the best among those with added MgO. Moreover, the dielectric strength of specimens with 3.0 wt% MgO at high temperatures is approximately 53.3% higher than that of specimens with added $SiO_2$ at $100^{\circ}C$, and that of specimens with 5.0 wt% of MgO is approximately 59.34% higher under the same conditions. The dielectric strength of MgO is believed to be superior to that of $SiO_2$ owing to enhanced thermal radiation because the thermal conductivity rate of MgO (approximately 42 $W/m{\cdot}K$) is approximately 32 times higher than that of $SiO_2$ (approximately 1.3 $W/m{\cdot}K$). We also confirmed that the allowable breakdown strength of specimens with added MgO at $100^{\circ}C$ is within the error range when the breakdown probability of all specimens is 40%. A breakdown probability of up to 40% represents a stable dielectric strength in machinery and apparatus design.
