Analysis on Self-Heating Effect in 7 nm Node Bulk FinFET Device

  • The analyses on self-heating effect in 7 nm node non-rectangular Bulk FinFET device were performed using 3D device simulation with consideration to contact via and pad. From self-heating effect simulation, the position where the maximum lattice temperature occurs in Bulk FinFET device was investigated. Through the comparison of thermal resistance at each node, main heat transfer path in Bulk FinFET device can be determined. Self-heating effect with device parameter and operation temperature was also analyzed and compared. In addition, the impact of interconnects which are connected between the device on self-heating effect was investigated.

  • Hopkinson effect in the HDDR-treated Nd$\sub$15/Fe$\sub$77/B$\sub$8/ alloy was examined in detail by means of a thermomagnetic analysis with low magnetic field (600 Oe). The emergence and magnitude of maximum in magnetisation in the thermomagnetic curve due to the Hopkinson effect was correlated to the grain structure and coercivity of the HDDR-treated material. the HDDR-treated materials showed clear Hopkinson effect (maximum in magnetisation just below the Curie temperature of the Nd$\sub$2/Fe$\sub$14/B phase) on heating in the thermomagnetic curve. Magnitude of the magnetisation rise due to the Hopkinson effect became smaller as the recombination time increased. The magnetisation recovery at room temperature on cooling from above the Curie temperature became smaller as the recombination time increased. The HDDR-treated materials with shorter recombination time, finer grain size and higher coercivity showed larger magnetisation maximum due to Hopkinson effect in the thermomagnetic curve.

  • The Hopkinson effect in the HDDR-treated $Nd_{15}Fe_{77}B_8$ allay was examined in detail by means of a thermo-magnetic analysis with low magnetic field (600 Oe). 서울시의 기온변화와 사망자수 간의 관련성 연구 (The Relationships between Temperature Changes and Mortality in Seoul, Korea)

  • Temperature change has been shown to affect daily mortality even though different analytical methods produce different results. The effect of air pollution on the relationship between the temperature and the mortality is not large, although differences exist between temperature models. The aim of this study was to examine how the temperature change affected the daily mortality in Seoul by comparing the results from the temperature model using two study periods: one from 1994 to 2007 and the other from 1997 to 2007. Generally mean temperature, minimum temperature and Q10 temperature was derived as an optimal model, even though there are differences between age and cause of death. The analysis of threshold using total mortalities in all ages from 1994 to 2007 and from 1997 to 2007 showed that the number of the deaths increased 7.02% (95% CI: 6.06~7.98) and 2.51% (95% CI: 1.83~3.19), respectively as the mean temperature increased $1^{\circ}C$ from a threshold temperature of $27.5^{\circ}C$ and $25.7^{\circ}C$ respectively. These results indicated that the temperature has less effect on the number of death than does an extreme heat wave period.

  • In this paper, with a view to study the impurity effect, Ge-Si-Te memory devices are investigated experimentally about the dependence of temperature and frequency. Conductivity depends upon temperature and frequency and it is some-what influenced by heat treatment. With increasing frequency, conductivity has a tendency to be independent of temperature. We found that switching time and threshold voltage are reduced by it.

Effect of Active Nutrient Uptake on Heading Under Low Temperature in Rice

  • Heading time is important element for yield and quality in crops. Among day length and temperature which influence on heading, temperature effect has not been investigated well. To investigate temperature effect on heading, heading date and plant growth characters were checked under the low and high temperature conditions in short day length. Analyzing heading date of six Korean varieties under the high and low temperature condition, heading date of varieties were delayed under low temperature. In the low temperature condition, dry weight and area of leaf were reduced. Varieties showing more delay of heading under low temperature also showed more reduction in leaf area. After selecting three varieties showing significant difference in leaf growth and heading date under different temperature conditions, nutrient contents of plant were analyzed. Nitrogen content was reduced in leaf and shoot under the low temperature condition. OsNRT2.3, nitrate transporter, was significantly down regulated in varieties showing more heading delay. Available phosphate content was decreased in leaf, but increased in shoot due to reduction of phosphate mobility. OsPT1, phosphate transporter regulating phosphate uptake, was more down regulated in varieties showing more heading delay. OsPT6, phosphate transporter regulating phosphate transport in plant, was also significantly down regulated in those varieties. With these data, we expected that active nitrogen and available phosphate uptake and transport in plant would increase leaf growth then might reduce heading delay under the low temperature condition.

A Study On the Cooling Effect of the Floating Horizontal Solar Cell

  • In this study, we measured the power and temperature of the floating horizontal solar cell in a coastal lagoon and compared with those of ground solar cell and water platform solar cell. Because the bottom surface of the floating horizontal solar cell was contacting the water, cooling effect was expected stronger than other cells. As a result of the measurement, the power of floating horizontal cell was 11.7% higher than that of the ground cell and 15% higher than that of the water platform cell. During the measurement, it was observed that water waves were continuously flowed on the top surface of floating horizontal cell by the wind, and it could be assumed that the cooling effect occurred not only on the bottom surface of the cell but also on the top surface. In order to analyze the cooling effect and power increasing of the horizontal cell in the wave situation, we measured power and temperature of the cell while generating artificial waves in a laboratory equipped with Zenon lamp as a solar simulator. At the height of thewater surface, the power of the cell with waves was 3.7% higherthan without waves and temperature was 4.6℃ lower. At 1 cm and 2 cm below the watersurface, power of the cell with waves was decreased by 14% and 11% than without waves while temperature was same . At 3 cm below the water surface, there was no effect of waves.

저방사화 철강재 (JLF-1)의 파괴인성에 미치는 시험편 크기의 영향 (Effect of specimen size on fracture toughness of reduced activation ferritic steel (JLF-l))

  • Reduced activation ferritic (JLF-1) steel is leading candidates for blanket/first-wall structures of the D-T fusion reactor. In fusion application, structural materials will suffer effects of repeated changes of temperature. Therefore, the data base of tensile strength and fracture toughness at operated temperature $400^{\circ}C$ are very important. Fracture toughness ($J_{IC}$) and tensile tests were carried out at room temperature and elevated temperature ($400^{\circ}C$). Fracture toughness tests were performed with two type size to investigate the relationship between the constraint effect of a size and the fracture toughness resistance curve. As the results, the tensile strength and the fracture toughness values of the JLF-1 steel are slightly decreased with increasing temperature. The fracture resistance curve increased with increasing plane size and decreased with increasing thickness. The fracture toughness values of JLF-1 steel at room temperature and at $400^{\circ}C$ shows an excellent fracture toughness ($J_{IC}$) of about $530kJ/m^2\;and\;340kJ/m^2$, respectively.

적외선 복사온도계의 복사원 크기효과 및 자기복사효과 (Size-of-source Effect and Self-radiation Effect of an Infrared Radiation Thermometer)

  • 모든 복사온도계는 복사원 크기효과(Size-of-Source Effect, SSE)와 자기복사효과를 가지고 있다. 복사원의 직경에 따른 복사온도계의 검출기 신호세기로 정의된 SSE의 주원인은 회절이기 때문에 파장에 크게 좌우된다. 본 논문에서는 중저온영역에서 복사온도의 전달표준기로 많이 사용되고 있는 TRT2(Transfer Radiation Thermometer 2, HEITRONICS)의 SSE와 자기복사 특성을 측정하였다. 측정한 TRT2의 SSE 값을 사용하여 계산한 결과 흑체의 온도가 $300^{\circ}C$ 일 때, 개구 직경이 60 mm인 흑체와 10 mm인 흑체의 복사온도 차이가 저온모드($8-14\;{\mu}m$)에서 $3.5^{\circ}C$, 중온모드($3.9\;{\mu}m$)에서 $0.5^{\circ}C$인 것을 알 수 있었다. 또한, 복사온도계 몸체 온도가 $2.6^{\circ}C$ 변화했을 때 자기복사효과 때문에 흑체의 복사온도는 110 mK 다르게 측정되었다.

Degradation of Functional Materials in Temperature Gradients - Thermodiffusion and the Soret Effect

  • Functional materials are often exposed to high temperatures and inherent temperature gradients. These temperature gradients act as thermodynamic driving forces for the diffusion of mobile components. The detailed consequences of thermodiffusion depend on the boundary conditions of the non-isothermal sample: Once the boundaries of the sample are inert and closed for exchange of the mobile components, thermodiffusion leads to their pile-up in the stationary state (the so called Soret effect). Once the system is open for an exchange of the mobile component, chemical diffusion adds to the Soret effect, and stationary non-zero component fluxes are additionally observed in the stationary state. In this review, the essential aspects of thermodiffusion and Soret effect in inorganic functional materials are briefly summarized and our current practical knowledge is reviewed. Major examples include nonstoichiometric binary compounds (oxides and other chalcogenides) and ternary solid solutions. The potential influence of the Soret effect on the long term stability of high temperature thermoelectrics is briefly discussed. Typical Soret coefficients for nonstoichiometric compounds are found to be of the order of (d${\delta}$/dT) ${\approx}$ 1%/K.
