The fabrication process and optimum design of RESURF EDMOSFETs for smart power IC applications (Smart power IC용 RESURF EDMOSFETs의 제조공정과 최적설계)

  • To overcome the drawbacks of conventional LDMOSFETs, we propose RESURF EDMOSFETs which can be adapted in varous circuit applications, be driven without charge pumping circuity and thowe threshold voltage can be adjusted. The devices have the diffused drift region formed by a high tmperature process before the gate oxidaton. After the polysilicon gate electrode formation, a fraction of the drift region around the gate edge is opened for supplemental self-aligned ion implantation to obtain self-aligned drift region. This leads to a shorter gate length and desirable drift region junction contour under the gate edge for minimum specific-on-resistance. In additon, a and maximize the breakdown voltage. Also, by biasing the metal field plate, we can reduce the specific-on-resistance further. The devices are optimized by using the TSUPREM-4 process simulator and the MEDICI device simulator. The optimized devices have the breakdwon voltage and the specific-on-resistance of 101.5V and 1.14m${\Omega}{\cdot}cm^{2}$, respectively for n-channel RESURF EDMOSFET, and 98V and 2.75m.ohm..cm$^{2}$ respectively for p-channel RESURF EDMOSFET. To check the validity of the simulations, we fabricated n-channel EDMOSFETs and confirmed the measured breakdown voltage of 97V and the specific-on-resistance of 1.28m${\Omega}{\cdot}cm^{2}$. These results are superior to those of any other reported power devices for smart power IC applications.

The Research on Trench Etched Field Ring with Dual Ion-Implantation for Power Devices (이중 이온주입 공정을 이용한 트렌치 필드링 설계 최적화 및 전기적 특성에 관한 연구)

  • The dual ion-implantation trench edge termination techniques were investigated and optimized using a two-dimensional device simulator. By trenching the field ring site which would be dual implanted, a better blocking capability can be obtained. The results show that the p-n junction with dual implanted junction field-ring can accomplish nearly 20% increase of breakdown voltage in comparison with the conventional trench field-rings. The fabrication is relatively difficult. But the trench etched field ring with dual ion-implantation is surpassed for breakdown voltage and consume same area and extensive device simulations as well as qualitative analysis confirm these conclusions.

A Study about Vortex Flow Characteristics on Delta Wing by Time-resolving PIV (시간해상도 PIV를 이용한 델타형 날개에서의 와류 유동특성에 관한 연구)

  • The dominant effect of the interaction between vortices, generated by the addition of the Leading Edge Extension(LEX) in front of the wing, was well observed in this experiment. In this study, systematic approach by PIV experimental method within a circulating water channel was adopted to study the fundamental characteristics of induced vertex generation, development and its breakdown appearing on a delta wing model with or without LEX in terms of four angles of attack($15^{\circ}$, $20^{\circ}$, $25^{\circ}$, $30^{\circ}$) and six measuring sections(30%, 40%, 50%, 60%, 70%, 80%) of chord length. Distributions of time-averaged velocity vectors and vortices over the delta wing model were compared along the chord length direction. High-speed CCD camera which made it possible to acquire serial images is able to get the detailed information about the flow characteristics occurred on the delta wing. Especially quantitative comparison of the maximum vorticity featuring the induced pressure distribution were also conducted to clarity the significance of the LEX existence.

  • The distinguishing features of flows at high angles of attacks are caused by the generation of free shear layers at sharp leading edges, by separation of the viscous layers from the surfaces of wings and bodies and by the flow in the wakes of the wings and bodies. Sideslip effect in case of the LEX was also studied for two sideslip(yaw) angles($5^{\circ},\;10^{\circ}$) at one angle of attack(20). Distribution of time-averaged velocity vectors and vorticity over the delta wing model were compared along the chord length direction. Quantitative comparison of the maximum vorticity featuring the induced pressure distribution were also conducted to clarify the significance of the LEX existence. Animation presentation in velocity distribution was also implemented to reveal the effect of LEX with wing vortex interaction.

  • In order to analyse the mechanism of a flow tone around a cavity, the correlations between the flow in the cavity and the boundary layer flow in front of the cavity are studied experimentally in this paper. The instability In the boundary layer forms the vortex at the front edge of the cavity and the flow tone is occurred by the vortex breakdown at the rear edge of the cavity Therefore, the boundary layer measurement is important in the cavity flow control. We measure the velocity of the boundary layer at the entrance of the cavity using hot-wire anemometry and the flow tone around the cavity by microphone. The boundary layer characteristic is changed by the various angle of the flap on the front edge of the cavity, while it is less influenced by the ratio of length and depth of the cavity.

  • We analyzed the reliability characteristics in platinum schottky diodes with variations of n-type silicon substrates concentrations and temperature variations of measurements. The parameters of reliability measurement analysis are saturation current. turn-on voltage and ideality factor in the forward bias, the breakdown voltage in the reverse bias with device shapes. The shape of devices are square type and long rectangular type for edge effect. As a result, we analyzed that the forward turn-on voltage, barrier height, dynamic resistance and reverse breakdown voltage were decreased but ideality factor and saturation current were increased by increased concentration in platinum and n-silicon junction parts. In measurement temperature(RT, $50^{\circ}C$, $75^{\circ}C$), the extracted electrical parameter values of reliability characteristics were increased at the higher temperature under the forward and reverse bias. The long rectangular type devices were more decreased than the square type in reverse breakdown voltage by tunneling effects of edge part.

Investigation of Vortex Interactions over a Delta Wing with the Leading Edge Extension (연장된 앞전을 갖는 델타형 날개에서의 와류 상호작용에 관한 연구)

  • An experimental investigation was conducted on the interaction of vortices over a delta wing with the leading edge extension for three angles of attack($16^{\circ},\; 24^{\circ} \;and\; 28^{\circ}$) at Reynolds number of $1.76{\times}10^6.$ The experimental data included total pressure contours and velocity vectors using 5-hole probe measurements. Constant total pressure coefficient contours show the LEX vortex moves downward and outboard, while the wing vortex exhibited an inboard and upward migration. At near the trailing edge, these vortices reveal a direct interaction between the wing and LEX vortex, featuring a coiling of vortex cores about each other. The combined effect of the interaction of these two vortices and proximity to the wing surface results in the increase of the suction peak. This is in contrast to the result obtained on the delta wing alone configuration, where the effect of the vortex breakdown was manifested. The interaction of the wing and LEX vortices is more pronounced at higher AOA.

Improvement of Electrical Characteristics of Vertical NPT Trench Gate IGBT using Trench Emitter Electrode (트랜치 에미터 전극을 이용한 수직형 NPI 트랜치 게이트 IGBT의 전기적 특성 향상 연구)

  • In this paper, Trench emitter electrode IGBT structure is proposed and studied numerically using the device simulator, MEDICI. The breakdown voltage, on-state voltage drop, latch up current density and turn-off time of the proposed structure are compared with those of the conventional trench gate IGBT(TIGBT) structures. Enhancement of the breakdown voltage by 19 % is obtained in the proposed structure due to dispersion of electric field at the edge of the bottom trench gate by trench emitter electrode. In addition, the on-state voltage drop and the latch up current density are improved by 25 %, 16 % respectively. However increase of turn-off time in proposed structures are negligible.
