Extraction of empirical formulas for electron and hole mobility in $In_{0.53}(Al_xGa_{1-x})_{0.47}As$ ($In_{0.53}(Al_xGa_{1-x})_{0.47}As$의 전자와 정공 이동도의 실험식 추출)

  • We calculated the drift-velocities of electrons and holes of I $n_{0.53}$(A $l_{x}$G $a_{1-x}$ )$_{0.47}$As, which is used for semiconductor materials of high performance HBTs, along with the various doping concentrations and Al mole fractions as well as the electric fields by Monte Carlo experiment. Especially, for the valence bands the accuracy of hole-drift-velocity was improved in the consideration of intervalley scattering due to the inelastic scattering of acoustic phonon. From the results the empirical formulas of the low- and high field mobility of electrons and holes were extracted by using nonlinear least square fitting method. The accuracy of the formulas was proved by comparing the formula of low-field electron mobility as well as drift-velocity of I $n_{0.53}$ G $a_{0.47}$As and of low-field hole mobility of GaAs with the measured values, where the error was below 10%. For the high-field mobilities of electron and hole the results calculated by the formulas were very well matched with the MC experimental results except at the narrow field range where the electrons produced the velocity overshoot and the corresponding error was about 30%.0%. 30%.0%.

  • The electron swarm parameters and Energy distribution function have been calculated for electrons motion through CH$_4$ pure gas under the action of uniform electric field for 0.1$\leq$E/N(Td)$\leq$300, at the 300( $^{\circ}$K), using MCS method and Boltzmann transport equation. And then the resulting values of electron drift velocity were compared to experimental data and adjustment made in assumed cross sections until good agreement was obtained. The electron drift velocity is very useful in the fields of study relating to the conductive and dielectric phenomena of gas medium. The electron energy distribution in gas discharge are generally nonmaxwellian , and must be calculated by a numerical solution of the Boltzmann equation which takes in the elastic and inelastic collisions. To analyze the physical phenomena and properties (or electron swarm motion in a gas under the influence of an electric field, the energy distribution function of electrons and the theoretical deriveration of the electron drift velocity are calculated by the Backward Prolongation with respect to the Boltzmann transport equation as a parameter of E/N(Td).

Flow Regime Transition in Air-Molten Carbonate Salt Two-Phase Flow System (공기-탄산용융염 이상흐름계에서의 흐름영역전이)

  • In this of study, effects of input air velocity(0.05~0.22 m/sec) and molten carbonate salt temperature ($870{\sim}970^{\circ}C$) on flow regime transition have been studied by adopting a drift-flux model of air holdup and a stochastic analysis of differential pressure fluctuations in an air-molten sodium carbonate salt two-phase system(molten salt oxidation process). Air holdup where the flow regime transition begins was determined by air holdup-drift flux plot. The air holdup value which the flow regime transition begins was increased with increasing molten carbonate salt temperature due to the decrease of viscosity and surface tension of molten carbonate salt. To characterize the flow regime transition more quantitatively, differential pressure fluctuation signals have been analyzed by adopting the stochastic method such as phase space portraits and Kolmogorov entropy, The Kolmogorov entropy decreased with an increasing of molten carbonate salt temperature but increased gradually with an increase in an air velocity, however, it exhibited different tendency with the flow regime and the air velocity value which flow regime transition begins was same to the results of drift-flux analysis.

  • Formation of longitudinally wave-like plasma density structure in the low-latitude F region is now a well-known phenomenon from the extensive studies in recent years. Observations of plasma density from multiple satellites have shown that the locations of the crests of the plasma density that are seen to be stationary during daytime are shifted after sunset. This phenomenon has been understood to be caused by eastward drift of the ionosphere at night. However, the eastward drift velocity of the ionosphere after sunset is not sufficiently large enough to explain the day-night difference in the longitudinal density structure. The just after sunset and the nighttime ionospheric morphologymay be affected by this drift after sunset. In this study, we will investigate the temporal variation of the phase of the longitudinal density structure and vertical plasma drift by analyzing the ROCSAT-1, TIMED/GUVI, and DMSP data and verify the role of the vertical drift after sunset in the change of the phase of the longitudinal density structure.

  • The drift force acting on a floating OWC chamber in waves is studied taking account of fluctuating air pressure in the air chamber. A velocity potential in the water due to the free surface oscillating pressure patch is added to the conventional radiation-diffraction potential problem. The potential problem inside the chamber is formulated by making use of the Green integral equation associated with the Rankine Green function while the outer problem with the Kelvin Green function. The drift forces as well as the chamber motions are calculated taking account of the air pressure in the chamber.

Prediction of the turning and zig-zag maneuvering performance of a surface combatant with URANS

  • The main objective of this study is to investigate the turning and zig-zag maneuvering performance of the well-known naval surface combatant DTMB (David Taylor Model Basin) 5415 hull with URANS (Unsteady Reynolds-averaged Navier-Stokes) method. Numerical simulations of static drift tests have been performed by a commercial RANS solver based on a finite volume method (FVM) in an unsteady manner. The fluid flow is considered as 3-D, incompressible and fully turbulent. Hydrodynamic analyses have been carried out for a fixed Froude number 0.28. During the analyses, the free surface effects have been taken into account using VOF (Volume of Fluid) method and the hull is considered as fixed. First, the code has been validated with the available experimental data in literature. After validation, static drift, static rudder and drift and rudder tests have been simulated. The forces and moments acting on the hull have been computed with URANS approach. Numerical results have been applied to determine the hydrodynamic maneuvering coefficients, such as, velocity terms and rudder terms. The acceleration, angular velocity and cross-coupled terms have been taken from the available experimental data. A computer program has been developed to apply a fast maneuvering simulation technique. Abkowitz's non-linear mathematical model has been used to calculate the forces and moment acting on the hull during the maneuvering motion. Euler method on the other hand has been applied to solve the simultaneous differential equations. Turning and zig-zag maneuvering simulations have been carried out and the maneuvering characteristics have been determined and the numerical simulation results have been compared with the available data in literature. In addition, viscous effects have been investigated using Eulerian approach for several static drift cases.

Damage Mechanism of Drift Ice Impact

  • The ice damage occurs frequently in cold and dry region of western China in winter ice period and spring thaw period. In the drift ice condition, it is easy to form different extrusion force or impact force to damage tunnel lining, causing project failure. The failure project could not arrive the original planning and construction goal, giving rise to the water allocation pressure which influences diversion irrigation and farming production in spring. This study conducts the theoretical study on contact-impact algorithm of drift ices crashing diversion tunnel based on the symmetric penalty function in finite element theory. ANSYS/LS-DYNA is adopted as the platform to establish tunnel model and drift ice model. LS-DYNA SOLVER is used as the solver and LS-PREPOST is used to do post-processing, analyzing the damage degrees of drift ices on tunnel. Constructing physical model in the experiment to verify and reveal the impact damage mechanism of drift ices on diversion tunnel. The software simulation results and the experiment results show that tunnel lining surface will form varying degree deformation and failure when drift ices crash tunnel lining on different velocity, different plan size and different thickness of drift ice. The researches also show that there are damages of drift ice impact force on tunnel lining in the thawing period in cold and dry region. By long time water scouring, the tunnel lining surfaces are broken and falling off which breaks the strength and stability of the structure.

A Study on the Wave Drift Damping of Moored Floating Structures in Regular Waves (계류된 부유체의 규칙파중 표류감쇠에 대한 연구)

  • In this paper, the wave drift damping is studied. An approximate method is adopted to calculate the wave drift damping for the sake of practical applications. By assuming the ship's forward speed to be low, the Green function and the velocity potential are expanded asymptotically with respect to the Brard number(${\tau}$) and terms up to the first order of ${\tau}$ are retained. Mean wave drift forces are computed straightforwardly. The wave drift damping is estimated as the change rate of the mean wave drift force with respect to the ship's speed. In order to validate the present method, Series 60(Cb=0.7) ship is exemplified for forward speed of Fn=0, 0.02 and 0.04. To predict the wave drift damping experimentally, three geosym models of the Esso-Osaka tanker are used. Also the effect of drift angle on the wave drift damping is also considered. Comparisons between numerical and experimental results show reasonable agreements.

  • This paper deals with effect of wind forces and moment acting on the training ship SAE NUR/. The results of drift angle and counter rudder angle due to wind effect are calculated by using the static equilibrium method especially with nonlinear mathematical expression, and then the critical wind velocity is found out. The given results am be applied directly to T/S SAE NURI in handling under the wind condition and used for merchant ships as a referential tool.

  • The electron transport coefficients(the electron drift velocity, W, and the longitudinal and transverse diffusion coefficient, D$_{L}$ and D$_{T}$) in SiH$_4$-Ar mixtures containing 0.5% and 5.0% monosilane were calculated over the E/N range from 0.01 to 300 Td and over the gas pressure range 0.5, 1.0 and 1.5 Torr by the time-of-flight(TOF) method of the Boltzmann equation(BE.) and Monte-Carlo simulation(MCS). The electron energy distribution function in each SiH$_4$-Ar mixtures at E/N=10 Td and L=0.2 cm, which in equilibrium region in the mean electron enregy were compared.red.
