자전 고온 합성법에 의한 질화 알루미늄 휘스커의 제조 (Fabrication of AlN Whiskes by Self-propagating High-temperature Synthesis)

  • AlN powder and whiskers were synthesized by direct nitridation of aluminum powder in pure nitrogen atmosphere. The nitridation reaction of aluminum powder was initiated by heating the sample to the ignition temperature and the reaction was finished in less than 3 minutes. AlN whisker-shaped morphology was observed predominantly when the sample was heated above 90$0^{\circ}C$.

AlN 분말합성에 있어서 LiF와 BaF$_2$ 첨가효과 (Effect of LiF and BaF2 Addition on Synthesis of AlN Powder)

  • In order to synthesize fine AlN powder by the direct nitridation of Aluminum metal power added LiF and BaF2 as additives was heated at 150$0^{\circ}C$ for 3 hrs. in nitrogen gas with flow rate of 20 mι/sec. Additives are promoted the nitridation by prevented the aggromerate of powders when 3% LiF and 2% BaF2 were added to Al metal powder. Rate of nitridation was about 100% and average size of AlN powders were very fine such as 0.3 ${\mu}{\textrm}{m}$. Specific surface area of synthesized AlN powder was 3.95$m^2$/g and also O2 and N2 contents were 2.595% and 33.25%, respectively.

Effects of Magnesium Catalyst on the Nitridation of Aluminum Melt in the Synthesis of Aluminum Nitride Powder

  • Aluminum nitride (AlN) powder was easily synthesized by the direct nitridation of Al melt containing ~20 wt.% Mg catalyst and the nitriding behavior was investigated by thermodynamic calculation and through observations of electron microscopy and X-ray diffraction. The addition of Mg catalyst decreased the nitriding temperature below $1,000^{\circ}C$, which is comparable to the high nitriding temperature of $1,400^{\circ}C$ required in carbothermal method. It was caused by a significant increase of the solubility of nitrogen gas due to the increase of Mg catalyst in Al melt. The dissolved nitrogen gas met Mg catalyst and was transformed into metastable $Mg_3N_2$. Finally the metastable phase reacted with Al to AlN.

  • The purpose of this research is to develop the technology for the synthesis of (Ti,Al)N powder, which shows simultaneously the excellent properties of TiN and AlN, from the Ti-Al intermetallic compounds by the direct nitriding method. The effects of variables such as temperature, Ti-Al intermetallic compounds ($TiAl_3$, TiAl and $Ti_3Al$) were investigated by TG, XRD and SEM. The (Ti,Al)N powder can be easily synthesized from the intermetallic compounds by the direct nitriding method. Among the intermetallic compounds, the nitriding behavior increased with TiAl> $Ti_3Al$ > $TiAl_3$, as the difference of diffusion coefficient for nitrogen in each materials. The ternary nitride such as $Ti_2AlN$ and $Ti_3Al_2N_2$ can be synthesized by the direct nitriding method, although the ternary nitride coexist with TiN and AlN. The ternary nitrides are stable below $1400^{\circ}C$, but these are gradually decomposed into TiN and AlN above $1400^{\circ}C$.

  • TiN and AlN are ceramic materials with mechanical and chemical properties for use in structural applications at elevated temperature. The purpose of this research is to develop the technology for the synthesis of (Ti, Al)N power, which shows simultancously the excellent properties of TiN and AlN, from the mixed powder($Ti_{0.25}Al_{0.75}$, $Ti_{0.5}Al_{0.5}$ and $Ti_{0.75}Al_{0.25}$) by the direct nitriding method. The effects of variables such as temperature, mixing ratio of Al to Ti in raw material were investigated. The(Ti, Al)N powder can be easily synthesized from the mixed powder by the direct nitriding method. Among the mixed powdres, the nitriding behavior decreased with increasing the ratio of Al to Ti. This behavior is well explained by the nitriding mechanism presented in this research.

규석광으로부터 직접 질화법에 의한 질화규소의 합성 (Synthesis of Si3N4 from Domestic Silica-stone by Direct Nitriding Method)

  • $Si_3$$N_4$ ceramics have been identified as one of the promising structural ceramics. This study has been carried out to investigate of the synthetic behaviors of $Si_3$$N_4$ derived from domestic silica-stone by direct nitriding method. The silicon nitridation reaction has been studied in the temperature range of $1300~1550^{\circ}C$. Below the $1400^{\circ}C$, the nitriding rate was measured to be 16%. For the temperatures higher than the $1400^{\circ}C$, $\beta$-$Si_3$$N_4$ phase was formed mainly, and the nitriding rate showed above 98%. With the increasing of sample weight of silicon powder, the nitriding rate and $\beta$-$Si_3$$N_4$ phase increased at $1400^{\circ}C$ for 2 hours. The shape and particle size of$ Si_3$$N_4$ powder synthesized at $1400^{\circ}C$ for 2 hours showed the irregular angular-type and 10 $\mu\textrm{m}$, respectively.

  • Characteristics of the direct thermal nitrided films by RF induction heating has been studied. The nitrided films on Si were prepared at 1000-1200\ulcorner in ammonia gas ambient. The nitrided films were analyzed by ellipsometry an Auger electron spectroscopy. I-V and C-V characteristics of MIS capacitors fabricated using nitrided film were investicated. The nitrided films were grown up mostly within initial thirty minutes and no significant growth was observed thereafter. Etch rates of films were about 1\ulcornermin in diluted HF (HF:H2O= 1:50). The nitrided films were resistant to dry and wet oxidations at temperatures below 1000\ulcorner and 900\ulcorner, respectively.

직접질화법 AlN 분말의 소결거동 및 열전도도에 미치는 고에너지 볼밀링 효과 (Effect of High Energy Ball Milling on Sintering Behavior and Thermal Conductivity of Direct Nitrided AlN Powder)

  • In this study, a high energy ball milling process was introduced in order to improve the densification of direct nitrided AlN powder. The sintering behavior and thermal conductivity of the AlN milled powder was investigated. The mixture of AlN powder and 5 wt% $Y_2O_3$ as a sintering additive was pulverized and dispersed by a bead mill with very small $ZrO_2$ bead media. The milled powders were sintered at $1700^{\circ}C-1800^{\circ}C$ for 4 h under $N_2$ atmosphere. The results showed that the sintered density was enhanced with increasing milling time due to the particle refinement as well as the increase in oxygen contents. Appropriate milling time was effective for the improvement of thermal conductivity, but the extensive millied powder formed more fractions of secondary phase during sintering, resulted in the decrease in thermal conductivity. The AlN powder milled for 10min after sintering at $1800^{\circ}C$ revealed the highest thermal conductivity, of 164W/$m{\cdot}K$ in tne densified AlN sintered at $1800^{\circ}C$.

  • In order to investigate the formation of AlN, mechanical alloying was carried out in $N_2$ and $NH_3$ atmosphere. Differential thermal analysis (DTA), x-ray diffraction (XRD) and chemical analysis were carried out to examine the formation behavior of aluminum nitrides. No diffraction pattern of AlN was observed in XRD analysis of the as-milled powders in $NH_3\;or\;N_2$ atmosphere. However, DTA and chemical analysis indicated that the precursors for AlN were formed in the Al powders milled in $NH_3$ atmosphere. The AlN precursors transformed to AlN after heat treatment at and above $600^{\circ}C$. It was considered that the reaction between Al and $NH_3$ was possible by the formation of fresh Al surface during mechanical alloying of Al powders.

  • 금속 Al과 산화물{{{{{Al}_{2}{O}_{3}}}}}를 사용하여 Al의 직접질화법에 의한 ALON 합성실험을 행하여 Al의 첨가량의 변화에 따른 질화반응 거동과 ALON 반응소결체의 특성을 조사하였다. Al과{{{{{Al}_{2}{O}_{3}}}}}의 직접질화법에 의한 ALON 합성이 가능함을 확인하였다. 소결온도가 증가함에 따라 ALON의 생성량이 증가하였으며, Al 첨가량 10wt%까지는 $1750^{\circ}C$ 이상의 소결온도에서 ALON상만이 존재하였다. Al 첨가량 13wt% 이상의 조성에서는 약간의 AlN상이 ALON상과 공존하였다. 반응소결체의 밀도는 소결온도가 증가함에 따라 증가하였으나, AlN이 잔존하는 시편의 소결밀도는 $1750^{\circ}C$를 넘으면 약간 감소하였다. Al 첨가량이 증가할수록 입내파괴현상이 현저히 증가하였다.
