Laser Energy Density Dependence Characteristics of PLZT Thin Films prepared by a PLD for Memory Device (PLD법에 의한 고집적 DRAM용 PLZT 박막의 레이저 에너지 밀도에 따른 특성)

  • The structural and electrical characteristics of PLZT thin films fabricated onto Pt/Ti/SiO\ulcorner/Si substrates by a pulsed laser deposition were investigated to develop the high dielectric thin films were fabricated with different energy density by pulsed laser deposition. This PLZT thin films of 5000 thickness were crystallized at 600 $^{\circ}C$, 200 mTorr O\ulcorner pressure for 2 J/$\textrm{cm}^2$ laser energy density, the arain structure was transformed from planar to columnar grain. It was clearly noted from the SEM observations that oxygen pressured laser powers affect microstructures of the PLZT thin films. 14/50/50 PLZT this film showed a maximum dielectric constant value of $\varepsilon$\ulcorner=1289.9. P-E hysteresis loop of 14/50/50 PLZT thin film was flim ferro-electric. Leakage current density of 14/50/50 PLZT thin film was 10\ulcorner A/$\textrm{cm}^2$.

Nonlinear guided-wave properties in planar waveguides with two nonlinear bounding thin films (비선형 박막으로 둘러싸인 평면 광도파로에서의 비선형 도파광 특성)

  • We present a novel description of TE nonlinear guided waves in planar waveguides with two nonlinear bounding thin films. The nonlinear dispersion relations of the nonlinear waveguides are obtained by adopting the nonlinear transfer matrix. The optical properties obtained from these equations include: the power dependence of mode indices, the transition of the field maximum location, and the power distribution. The planar waveguide with self-focusing nonlinear layers shows the optical bistability of power-dependent mode indices, and the critical powers for the optical bistability increase with decreasing thickness of the nonlinear layers. The power distributions display the optical bistabilities, similar to those of nonlinear Fabry-Perot etalon.

  • This paper presents the electrical properties of SiGe HBTs designed with bottom collector and single metal layer structure for RF power amplifier. Base layer was formed with graded-SiGe/Si structures and the collector place to the bottom of the device. Bottom collector and single metal layer structures could significantly simplify the fabrication process. We studied about the influence of SiGe base thickness, number of emitter fingers and temperature dependence $(<200^{\circ}C)$ on electrical properties. The feasible application in $1{\sim}2GHz$ frequency from measured data $BV_{CEO}{\sim}10V,\;f_T{\sim}14GHz,\;{\beta}{\simeq}110,\;NF{\sim}1dB$ using packaged SiGe HBTs. We will discuss the temperature dependent current flow through the e-b, b-c junctions to understand stability and performance of the device.

The Trial Manufacture of the Grain-Oriented Ultra-Thin Silicon Steel Ribbon using Hot-Rolled Plate (열연판을 사용한 방향성 박규소강대의 제작)

  • We investigated to DC magnetic characteristics, the dependence of annealing temperature on the crystal grain and the crystalline orientation for grain-oriented silicon ribbon with 100 $\mu\textrm{m}$ final thickness manufactured by three times cold rolling method using the hot-rolled silicon steel plate as a raw material. The growth of (110)[001] Goss texture were almost observed in the whole area of the sample. The values of the saturation magnetic flux density B$\sub$s/ and the average ${\alpha}$ angle have 1.9 T and 4.6 degrees respectively. From this result we could be confirmed that the three times cold rolling method has a possibility of manufacture for oriented ultra-thin silicon ribbons much more simple and cheeper than the existing oriented silicon steel manufacturing method by means of more simplified producing process.

  • The ferromagnetic resonance study of the magnetostatic wave modes for an YIG thin film, grown by a liquid phase epitaxy method, was performed by an FMR spectrometer at room temperature. The magnetostatic surface wave and backward volume wave modes show periodic excitations in parallel configuration, whereas the complex spectra were observed in perpendicular configuration. The resonance spectra in parallel configuration can be well explained by the Walker and Damon-Eshbach theory. The peak-peak line width of uniform mode was 0.4 Oe. The saturation magnetization $M_s$ of the YIG thin film was calculated as 137 emu/㎤. In order to know the dependence of the magnetostatic modes as a function of the saturation magnetization and the thickness, the (1,1) and (3,1) modes of the magnetostatic backward volume wave were compared and theoretically calculated.

  • The $I_c$ degradation behaviors of externally-reinforced Bi-2223 superconducting tapes under pressurized liquid nitrogen were investigated. Tapes with different thickness of reinforcement layers were compared and the results showed that when the bending strain was calculated at the outer surface, the tape with the thicker reinforcement showed a better bending strain tolerance of $I_c$, but when the bending strain was calculated at the outermost filament, the $I_c$ degradation behavior became identical for all tapes. $I_{c0}$ decreased with the increase of applied pressure. After depressurization to atmospheric pressure from 1 MPa, the $I_c$ was completely recovered to its initial values. Ballooning occurred after a thermal cycle.

  • ZnTe/ZnMnTe single quantum well of high quality was grown by hot-wall epitaxy, in which ZnMnTe layer was used as a barrier. It was found that ZnTe well layer was under severe strain. Very sharp luminescent peaks of the heavy-hole exciton (el-hhl) and the light-hole exciton (el-lhl) were observed from the photoluminescence (PL) measurement. As the well layer thickness increases, the peaks associated with excitons of (el-hhl) and (el-lhl) were shifted toward the lower energy side. The temperature dependence of the PL peak intensity was well explained by the thermal activation theory.

  • This study investigated the fatigue stength of non-load carrying cruciform welded joints, which was maunfactured using the SM570 and POSTEN80 high strengh steel. Factors such as fatigue strength, fatigue crack initiation and propagation, thickness effect, and the relatioinship between the static strength and the fatigue strength were examined and compared with previous fatigue testing results. Results showed that the fatigue strength of SM570 and POSTEN80 steel are higher than the grade represented on the design specification. It is also identified the size effect and the dependence of the static stength in a few cases.

A Study of Relationship between Magnetic Properties and Microstructure of CoNiCr/Cr Double Layer Thin Film Magnetic Recording Media (자기기록매체 CoNiCr/Cr 이중박막의 자기적 성질과 미세구조와의 관계연구)

  • Microstructural dependence of magnetic property of RF/DC sputtered $Co_{69.0}Ni_{18.5}Cr_{12.5}/Cr$ double layer thin film was studied. Grain size was found to be decreased with substrate temperature in the range of $100-200^{\circ}C$ and Cr underlayer thickness(from $500\;{\AA}-2000\;{\AA}$). The peaks (200) and (1120) of X-ray diffraction patterns were evidently grown with the substrate temperature for the Cr underlayer and magnetic layer, respectively. The CoNiCr magnetic layer was found to be well epitaxialy grown on Cr underlayer, and subsequently the coercivity was enhanced.
