Visualization for racing effect and meniscus merging in underfill process (언더필 공정에서 레이싱 효과와 계면 병합에 대한 가시화)

  • In flip chip packaging, underfill process is used to fill epoxy bonder into the gap between a chip and a substrate in order to improve the reliability of electronic devices. Underfill process by capillary motion can give rise to unwanted air void formations since the arrangement of solder bumps affects the interfacial dynamics of flow meniscus. In this paper, the unsteady flows in the capillary underfill process are visualized and then the racing effect and merging of the meniscus are investigated according to the arrangement of solder bumps. The result is shown that at higher bump density, the fluid flow perpendicular to the main direction of flow becomes stronger so that more air voids are formed. This phenomenon is more conspicuous at a staggered bump array than at a rectangular bump array.

Feasibility study of membrane interface for gas chromatograph-mass spectrometry (기체크로마토그래프-질량분석기의 실리콘 분리막 인터페이스의 유용성 연구)

  • Agilent 5973 GC-MS instrument was modified so that the capillary direct interface was removed and that a silicone membrane was installed between GC and MS. Feasibility study of the membrane interface GC-MS has been carried out. Vacuum of the mass spectrometer was not affected by the carrier gas flow rate up to $4.7m{\ell}/min$. As the carrier flow rate was increased, peak tailing was reduced and chromatogram peaks appeared earlier. Chromatogram peaks showed better separation and higher sensitivity as the membrane thickness was reduced from $127{\mu}m$ to $75{\mu}m$, and also as the interface temperature was increased. However, the membrane interface GC-MS had drawbacks such as background ions at 73 and 147 m/z and poor peak separation due to peak tailing.

Capillary Flow in Different Cells of Metasequoia glyptostroboides, Anthocephalus cadamba, and Fraxinus rhynchophylla (메타세콰이어, 카담, 물푸레나무 세포내강의 액체이동)

  • A study was carried out to observe the 1% aqueous safranine solution flow speed in longitudinal and radial directions of softwood Metasequoia glyptostroboides, diffuse-porous wood Anthocephalus cadamba and ring-porouswood Fraxinus rhynchophylla. In radial direction, ray cells and in longitudinal direction, tracheids, vessel and wood fiber were considered for the measurement of liquid penetration speed at less than 12% moisture contents (MC). The length, lumen diameter, pit diameter, end wall pit diameter and the numbers of end wall pits determined for the flow rate. The liquid flow in the those cells was captured via video and the capillary flow rate in the ones were measured. Vessel in hardwood species and tracheids in softwood was found to facilitate prime role in longitudinal penetration. Anatomical features like the length and diameter, end-wall pit numbers of ray parenchyma were found also responsible fluid flow differences. On the other hand, vessel and fiber structure affected the longitudinal flow of liquids. Therefore, the average liquid penetration depth in longitudinal tracheids of Metasequoia glyptostroboides was found the highest among all cells considered in Anthocephalus cadamba and Fraxinus rhynchophylla In radial direction, ray parenchyma of Metasequoia glyptostroboides was found the highest depth and the one of Fraxinus rhynchophylla was the lowest. The solution was penetrated lowest depth in the wood fiber of Fraxinus rhynchophylla. The large vessel of Fraxinus rhynchophylla was found the lowest depth among the vessels. The solutin was penetrated to the wood fiber of Anthocephalus cadamba higher than the one of Fraxinus rhynchophylla.

The Effect of Flow Rate on the Process of Immiscible Displacement in Porous Media (다공성 매체 내 비혼성 대체 과정에서 주입 유량이 거동 양상에 미치는 영향)

  • A series of experiments using transparent micromodels with an artificial pore network etched on glass plates was performed to investigate the effects of flow rate on the migration and distribution of resident wetting porewater (deionized water) and injecting non-wetting fluid (n-hexane). Multicolored images transformed from real RGB images were used to distinguish n-hexane from porewater and pore structure. Hexane flooding followed by immiscible displacement with porewater, migration through capillary fingering, preferential flow and bypassing were observed during injection experiments. The areal displacement efficiency increases as the injection of n-hexane continues until the equilibrium reaches. Experimental results showed that the areal displacement efficiency at equilibrium increases as the flow rate increases. Close observation reveals that preferential flowpaths through larger pore bodies and throats and clusters of entrapped porewater were frequently created at lower flow rate. At higher flow rate, randomly oriented forward and lateral flowpaths of n-hexane displaces more porewater at an efficiency close to stable displacement. It may resulted from that the pore pressure of n-hexane, at higher flow rate, increases fast enough to overcome capillary pressure acting on smaller pore throats as well larger ones. Experimental results in this study may provide fundamental information on migration and distribution of immiscible fluids in subsurface porous media.

Hydrodynamic Instabilities in Cylindrical Thermocapillary Liquid Bridges with Rotation (원통형 열모세관 액적 내 유동 불안정성과 회전의 영향)

  • The thermocapillary flow in a differentially heated cylindrical liquid bridge under steady rotation of the hot disk is considered in the limit of zero capillary number. Steady flow states and their three-dimensional stability are calculated numerically. A linear stability analysis reveals that the most dangerous perturbations are oscillatory with azimuthal wavenumber m=1 or m=2 depending on the parameters.

  • The constitutive relation among capillary pressure, saturation and relative permeability should be predetermined in order to simulate immiscible water-gas flow in porous media. The relation between saturation and relative permeability becomes more important when the capillary force can be disregarded and viscous friction force governs the flow. In this study, a 2-dimensional finite difference numerical model was developed, in which the variation of viscosity with pressure and that of relative permeability with water saturation can be treated. Seven cases of parallel plate tests were performed in order to obtain the characteristic equation of relative permeability which would be used in. the developed numerical model. It was not possible, however, to match the curves of relative permeability from the plate tests with the existing emperical models. Consequently a logistic equation was proposed as a new emperical model. As this model was composed of the parameter involving aperture size, any aperture size of fracture can be applied to the model. For the purpose of verification, the characteristic equation of relative permeability was applied to the developed numerical model and the computed results were compared with those of plate test. As a result of application of numerical model, in order to check the field applicability, to single fracture surrounding an underground storage cavern, the simultaneous flow of water and propane gas was able to be simulated properly by the model.

Enhancement of Convective Heat Transfer by Using a Micro-Encapsulated Phase-Change-Material Slurry (피복된 미립 상변화물질 슬러리를 이용한 대류 열전달의 향상에 관한 연구)

  • To enhance heat transfer characteristics of water, micro-encapsulated octadecane of about $10{\mu}m$ diameter was added to water. Viscosity of the slurry was measured by using a capillary tube viscometer. The measured viscosity decreased as the temperature of the slurry increased, and it increased as the fraction of the capsules in the slurry increased. Thermal characteristics of the octadecane were studied by using a differential scanning calorimeter. The melting temperature and the melting energy of the octadecane were found to be $28.6^{\circ}$ and 34.4kcal/kg, respectively. The convective heat transfer characteristics of the slurry were investigated in a flow loop with a constant heat flux test section. Friction factor of the slurry flow was found to be similar to the expected curve by Petukhov. The Nusselt number of the slurry flow was highest when the octadecane melted. Effective thermal capacity of the 14.2% slurry was found to have 1.67 times of the thermal capacity of water.

Expansion of the Darcy-Weisbach Relation for Porous Flow Analysis (다공질 유동해석을 위한 Darcy-Weisbach 관계식의 확장)

  • This study started to deduce a permeability relationship that can consider the geometric features of various porous media under different flow regimes. With reference to the previous works of Kozeny and Carman, the conventional Darcy-Weisbach relation (Darcy's friction flow equation) was reviewed and expanded for porous flow analysis. Based on the capillary model, this relation was transformed to the friction equivalent permeability (FEP) definition. The validity of the FEP definition was confirmed by means of comparison with the Kozeny-Carman equation. Hereby, it was shown that the FEP definition is the generalized form of the Kozeny-Carman equation, which is confined to laminar flow through a circular capillary. In conclusion, the FEP definition as a new permeability estimation method was successfully developed by expanding the Darcy-Weisbach relation for porous flow analyses.

A Study on the Development of Electrolysis System with Vertically Circulating Mercury Capillary Bundle Electrode and its Characteristics (수직형 순환식 수은 모세관 다발체 전극 전해계의 개발과 그 특성 연구)

  • An electrolysis system with a vertically circulating mercury capillary bundle electrode was developed with a very large electrode area in a minimum space. This system was operated by forcedly feeding mercury and aqueous solution containing metal ion into a fiber bundle packed densely within a small porous glass tube. In order to test the characteristics and stability of the electrolysis system, the reduction voltammograms of uranyl and ferric ions were measured with changes of the mercury flow rate and the aqueous flow rate. The aqueous flow rate had a large effect on the electrochemical reaction of metal ion occurring at the interface between the mercury and the aqueous solution and had to be regulated as an appropriate value to have a good limiting current shape. The limiting current was linearly proportional to the aqueous flow rate, and complete reductions of uranyl and ferric ions were rapidly and continuously accomplished at the potential showing limiting current. With a mercury flow rate high enough to keep a capillary continuum of mercury in the fiber bundle, the mercury flow rate had almost no effect on the electrochemical reaction. This system was confirmed to be effective and stable enough to control rapidly and continuously the oxidation state of metal ions fed into the system under an appropriate aqueous flow rate.
