Die-to-Die Parasitic Extraction Targeting Face-to-Face Bonded 3D ICs

  • Face-to-face (F2F) bonding in three-dimensional integrated circuits (3D ICs), compared with other bonding styles, is closer to commercialization because of its benefits in terms of density, yield, and cost. However, despite the benefits that F2F bonding expect to provide, it's physical nature has not been studied thoroughly. In this study, we, for the first time, extract cross-die (inter-die) parasitic elements from F2F bonds on the full-chip scale and compare them with the intra-die elements. This allows us to demonstrate the significant impact of field sharing across dies in F2F bonding on full-chip noise and critical path delay values. The baseline method used is the die-by-die method, where the parasitic elements of individual dies are extracted separately and the cross-die parasitic elements are ignored. Compared with this inaccurate method, which was the only method available until now, our first-of-its-kind holistic method corrects the delay error by 25.48% and the noise error by 175%.

Growth of $LiNbO_3$ single crystals and evaluation of the dependence of its piezoelectric properties on temperature ($LiNbO_3$단결정 성장 및 온도에 따른 압전 특성 평가)

  • Growth of $LiNbO_3$ single crystal by Czochralski method was carried out to study the piezoelectric effects. Piezoelectric coefficients and elastic compliances of the $LiNbO_3$ single crystal were determined by the resonance method of length-extentional mode of bar resonator from the room temperature up to $100^{\circ}C$. Two dielectric constants of $LiNbO_3$ were also determined by measuring the capacitance of the plate specimen. Measured constants were piezoelectric coefficients $d_{15},d_{22},d_{31},d_{33}$ elastic compliances $s^E_{11},s^E_{33},2s^E_{13}+2s^E_{44},s^E_{14}$ and dielectric constants $K^T_{11},K^T_{33}$. As temperature increased, elastic compliances changed very slowly while piezoelectric coeffiecients and dielectric constant $K^T_{33}$ changed very rapidly. Electromechanical coupling constant of zyw ($45^{\circ}C$)-bar was as high as 0.51 in room temperature and nearly constant up to $1000^{\circ}C$. The increase of piezoelectric coefficients was mainly due to the increase of dielectric permittivity.

  • In order to improve the reliability of high voltage rotating machines and mold transformers, it is necessary to understand the breakdown mechanism and life assessment of the high voltage winding parts. Especially the on-line PD test provides the ability to monitor effects, such as slot discharge, internal discharge, and end-winding discharge without interrupting the electrical machines, this method has been proven the major testing technology. Capacitive couplers have been the most widely used sensors for the on-line partial discharge detection in rotating machines nowadays. This paper deals with the electrical characteristics and long-term reliability of a ceramic coupler(CC), which can be easily mounted into high voltage input terminal part, has been developed and tested to continuously measure PD activity during operating condition. This paper presents electrical characteristics (dielectric loss angle, capacitance, PD inception level, breakdown voltage, and frequency response bandwidth) and long-term life test result of the developed 6.6 kV class on-line ceramic coupling sensor. It was found that this sensor had good electrical characteristics to detect PD activity during the operating condition with its detection frequency band is between several and several tens MHz. Also, the voltage life of the 6.6kV class ceramic coupler was calculated over 60 years.

Miniature Multilayer LTCC Bandpass Filter with Attenuation poles (감쇄극을 갖는 초소형 적층 LTCC 대역통과 필터)

  • In this paper, We proposed compact multi-layer LTCC (Low Temperature Cofired Ceramic) bandpass filter for Bluetooth module. A ${\lambda}/4$ coupled stripline resonators are designed, which composed of coupled strip-line section and loading capacitance. This resonator with a loading capacitor has slow-wave characteristics. Due to the slow-wave effect of the proposed resonator, it is possible to design and fabricate a compact bandpass filter with a wide upper stop band. Attenuation poles in the lower stop band are achieved using controlling of electro-magnetic coupling between resonators. Using multi-layer LTCC technology, we designed and fabricated band pass filter with a finite attenuation pole and wide upper stopband. The overall size of the filter is $1.2{\times}2.0{\times}1.0mm^3$.

Fabrication and Operation Testing of an Air-cored Pulse Transformer for Charging a High Voltage Pulse Forming Line (고압 펄스 성형라인 충전을 위한 공심형 고압 펄스트랜스의 제작과 동작 특성)

  • A high voltage air-cored helical strip/wire type pulse transformer has been fabricated for charging of a high voltage pulse forming line. As a primary coil, copper strip of 25mm width was wound helically around a MC nylon cylinder. For a secondary coil, copper enameled wire of 1mm diameter was wound around conical cylinder in order to provide insulation between two windings. The coupling coefficient of 0.53 was obtained when two coils were combined coaxially in the insulation oil filled chamber. Voltage gain and energy transfer efficiency were investigated by varying the parameters of primary and secondary circuit. Test results shows that the voltage gain increases up to 17 with increasing the primary capacitance up to 200nF. And highest energy transfer efficiency of 44% was obtained when the dual resonant operation condition was nearly satisfied. The pulse transformer developed in this study can be used for charging the middle conductor of a Blumlein pulse forming line.

Development of High-Quality LTCC Solenoid Inductor using Solder ball and Air Cavity for 3-D SiP

  • In this paper, a high-quality low-temperature co-fired ceramic (LTCC) solenoid inductor using a solder ball and an air cavity on a silicon wafer for three-dimensional (3-D) system-in-package (SiP) is proposed. The LTCC multi-layer solenoid inductor is attached using Ag paste and solder ball on a silicon wafer with the air cavity structure. The air cavity is formed on a silicon wafer through an anisotropic wet-etching technology and is able to isolate the LTCC dielectric loss which is equivalent to a low k material effect. The electrical coupling between the metal layer and the LTCC dielectric layer is decreased by adopting the air cavity. The LTCC solenoid inductor using the solder ball and the air cavity on silicon wafer has an improved Q factor and self-resonant frequency (SRF) by reducing the LTCC dielectric resistance and parasitic capacitance. Also, 3-D device stacking technologies provide an effective path to the miniaturization of electronic systems.

  • In this paper, a method of canceling and suppressing differential-mode crosstalk-noise signals caused by non-uniform coupling between two transmission lines in UTP(Unshielded Twisted Paris) modular jacks is discussed. Differential-mode crosstalk-noise signals in balanced transmission lines in UTP modular jacks were suppressed by inserting auxiliary capacitance between balanced transmission line pairs which are located closely enough to be effectively coupled each other. To verify the effectiveness of the inserted capacitances, precisely calculated auxiliary capacitances were applied to 10 pin modular jacks which are used in local area networks at 100 Mb/s with unshielded twisted pair-cables. The NEXT(Near-End Crosstalk) losses were measured to prove its applicability.

Equivalent Circuit Parameters of S-band 1.5 Cell RF Gun Cavity

  • We determined equivalent circuit parameters of a 1.5 cell S-band RF gun cavity from the resonant characteristics of its decoupled cavities(half cell and full cell) using the code SUPERFISH. Equivalent circuit parameters of the 1.5 cell RF gun cavity resonated in the 0-mode were obtained easily from the circuit parameters of each decoupled cavities. In order to obtain equivalent circuit parameters for the $\pi$ -mode cavity, we calculated the differences of the resonant frequencies and the equivalent resistances between the 0- and $\pi$ -modes with slight variations of the radius and thickness of the coupling iris. From those differences, we obtained R/Q value and equivalent resistance of the $\pi$ -mode, which are directly related to the equivalent circuit parameters of the coupled cavity. Using calculated R/Q value, we can express equivalent inductance, capacitance and resistances of the RF gun cavity resonated in the $\pi$ -mode, which can be useful for analyzing coupled cavities in a steady state.

  • DC bus electrolytic capacitors are used in variety of equipments as smoothing element of the power converters because it has high capacitance for its size and low price. It is responsible for frequent breakdowns of many static converters and inverter drive systems. Therefore it is important to diagnosis monitoring the condition of an electrolytic capacitor in real-time to predict the failure of power converter. In this paper, the on-line remote diagnosis monitoring system for DC BUS electrolytic capacitors of power converter using low-cost type Zigbee communication modules is developed. To estimate the health status of the capacitor, the equivalent series resistor(ESR) of the component has to be determined. The capacitor ESR is estimated by using RMS computation using AC coupling method of DC link ripple voltage/current. The Zigbee communication-based experimental results show that the proposed remote DC capacitor diagnosis monitoring system can be applied to DC/DC converter and UPS successfully.

  • Radio-frequency (RF) amplifiers based on direct current (DC) superconducting quantum interference device (SQUID) have low-noise performance for precision physics experiments. Gain curves of SQUID RF amplifiers depend on several parameters of the SQUID and operation conditions. We are developing SQUID RF amplifiers for application to measure very weak RF signals from ultra-low-temperature high-magnetic-field microwave cavity in axion search experiments. In this study, we designed, fabricated and characterized SQUID RF amplifiers with different SQUID parameters, such as number of input coil turn, shunt resistance value of the junction and coupling capacitance in the input coil, and compared the results.
