70 nm MHEMT와 DAML 기반의 하이브리드 링 커플러를 이용한 우수한 성능의 94 GHz 단일 평형 혼합기 (High-performance 94 GHz Single Balanced Mixer Based on 70 nm MHEMTs and DAML Technology)

  • We reported 94 GHz, low conversion loss, and high isolation single balanced active-gate mixer based on 70 nm gate length InGaAs/InAlAs metamorphic high electron mobility transistors (MHEMTs). This mixer showed that the conversion loss and isolation characteristics were 2.5 ${\sim}$ 2.8 dB and under -30 dB, respectively, in the range of 93.65 ${\sim}$ 94.25 GHz. The low conversion loss of the mixer is mainly attributed to the high-performance of the MHEMTs exhibiting a maximum drain current density of 607 mA/mm, a extrinsic transconductance of 1015 mS/mm, a current gain cutoff frequency ($f_t$) of 330 GHz, and a maximum oscillation frequency ($f_{max}$) of 425 GHz. High isolation characteristics are due to hybrid ring coupler which adopted dielectric-supported air-gapped microstrip line (DAML) structure using surface micromachined technology. To our knowledge, these results are the best performance demonstrated from 94 GHz single balanced mixer utilizing GaAs-based HEMTs in terms of conversion loss as well as isolation characteristics.

  • 본 논문에서는 쉴드 TBM 굴진 중 체적손실 산정과 관련한 기존 사례 및 정량적인 산정 방안에 대한 문헌 분석을 수행하여 장비 형상과 운전 중 주요 기계데이터를 활용한 산정 방안을 도출하였다. 도출된 방안은 기존 문헌에 보고된 토압식 및 이수식 TBM 굴진 사례 분석에 적용되었다. 전반적으로 계측 결과와 잘 부합하는 것으로 나타났으며 일부 차이에 대한 분석을 실시하였다.

Ku-Band Sub-Harmonically Pumped Single Balanced Resistive Mixers with a Low Pass Filter Using Photonic Band Gap

  • In this paper, sub-harmonically pumped single balanced resistive mixers are presented . Frequency bandwidth is selected for a Ku-band, which is 11.75-12.25GHz for RF, 5.375∼5.625 GHz for LO, and 1 GHz for IF signals. A rat-race hybrid is designed for the accomplishment of single balanced type. A low pass filter (LPF) with photonic band gap(PBG) structure is used for good conversion loss and unwanted harmonics suppression. Two types of mixers are suggested, which are one with no gate bias for no DC power consumption and the other with the IF amplifier for conversion gain. When a LO signal with the power of 6 dBm at 5.5 GHz is injected, a conversion loss of 12.17dB and a conversion gain of 7.83 dB are obtained for each mixer. For the both mixers , LO to RF isolation of 20 dB and LO to IF isolation of 60dB are obtained. With the RF power of -30dBm to -3dBm, the mixer shows linear characteristics region of IF. this mixer can be applied for Ku-band and other microwave communication systems.

  • We propose a class of hierarchical Bayes estimators of the error variance under the relative squared error loss in balanced fixed-effects two-way analysis of variance models. Also we provide analytic expressions for the risk improvement of the hierarchical Bayes estimators over multiples of the error sum of squares. Using these expressions we identify a subclass of the hierarchical Bayes estimators each member of which dominates the best multiple of the error sum of squares which is known to be minimax. Numerical values of the percentage risk improvement are given in some special cases.

Broadband Double Balanced Diode Mixer Using a Marchand Balun With Vertical Coupling Structure

  • In this paper, a broadband double balanced mixer is presented using a wideband Marchand balun implementation by vertical coupler. Frequency is selected as $1.0{\sim}3.7GHz$ for RF, $1.14{\sim}3.84GHz$ for LO, and 140 MHz for IF signals. When LO signal with 7 dBm at 2.64 GHz is injected, a conversion loss of 7.5 dB and RF to LO isolation of -45 dB are obtained. Also, an average conversion loss of 9 dB and RF to LO isolation of -25 dB are obtained for frequency band of $1.0{\sim}3.7GHz$.

Low Spurious Image Rejection Mixer for K-band Applications

  • A balanced single side-band (SSB) mixer employing a sub-harmonic configuration is designed for up and down conversions in K-band. The designed mixer uses anti-parallel diode (APD) pairs to effectively eliminate even harmonics of the local oscillator (LO) spurious signal. To reduce the odd harmonics of LO at the RF port, we employ a balanced configuration for LO. The fabricated chip shows 12$\pm$2dB of conversion loss and image-rejection ratio of about 20dB for down conversion at RF frequencies of 24-27.5GHz. As an up-conversion mode, the designed chip shows 12dB of conversion loss and image-rejection ratio of 20 ~ 25 dB at RF frequencies of 25 to 27GHz. The odd harmonics of the LO are measured below -37dBc.

  • In this paper, high LO-RF isolation 94 GHz MMIC single-balanced mixer was designed and fabricated using a branch line coupler and a ${\lambda}/4$ transmission line. The 94 GHz MMIC single-balanced mixer was designed using the 0.1 ${\mu}m$ InGaAs/InAlAs/GaAs Metamorphic HEMT(MHEMT) diode. The fabricated MHEMT was obtained the cut-off frequency($f_T$) of 189 GHz and the maximum oscillation frequency($f_{max}$) of 334 GHz. The designed MMIC single-balanced mixer was fabricated using 0.1 ${\mu}m$ MHEMT MMIC process. From the measurement, the conversion loss of the single-balanced mixer was 23.1 dB at an LO power of 10 dBm. The LO-RF isolations of single-balanced mixer was obtained 45.5 dB at 94.19 GHz. We obtained in this study a higher LO-RF isolation compared to some other balanced mixers in millimeter-wave frequencies.

젖소에 있어서 개량생산 비율에 의한 유전 개량 효과 (Possible Genetic Improvement in Dairy Cattle with Improving Reproductive Rates)

  • Genetic changes from improving female's reproductive rate through in vitro fertilization of large number of oocytes were studied. The breeding scheme employed was multiple ovulation and embryo transfer of juveniles and adults. Both balanced and unbalanced matings were examined for the four closed progeny population sizes, 10$^3$, 10$^4$, 105, 106. In balanced matings, all selected sires and dams were mated to each other(cross-classified mating) while unbalanced matings allowed selected dams and sires mated partially, eg. unbalanced matings allowed averages of .5 and .25 progeny per each mating. Various numbers of selected sires and dams were also examined in both balanced and unbalanced matings. In all mating schemes, selection of males and females was restricted to he one from each fullsib family to reduce the rate of inbreeding. The model calculations were deterministic and accounted for the effects of selection and inbreeding on loss of the genetic variation in succeeding generations. Balanced rectangular mating schemes, where more donors were selected than sires, resulted in larger selection responses than balanced square mating schemes, where equal numbers of sires and donors were selected, and unbalanced rectangular mating. The first round selection responses from the balanced rectangular matings of juvenile MOET, eg. number of progeny per mating equals 2 with 10 sires selected, were 1.192, 1.406, 1.580 and 1.735 times larger than the first round selection responses from the balanced square mating schemes for the given four progeny population sizes, 10$^3$, 10$^4$, 105 and 106, respectively. Similar results were obtained in adult MOET breeding schemes. However, balanced square matings gave greater selection responses than the unbalanced rectangular matings.

평판형 발룬을 이용한 단일 평형 광대역 주파수 혼합기의 설계 및 제작 (Design and Fabrication of a Wideband Single-Balanced-Mixer using Planar Balun)

  • 본 논문에서는 고주파 계측장비의 RF 수신단에 응용 가능한 광대역 주파수 혼합기를 다이오드를 이용한 단일 평형형으로 설계, 제작하였다. 광대역의 특성을 만족시키기 위하여 등평면 도파관(coplanar waveguide) 과 슬롯라인(slotline)의 신호천이률 이용한 평판형의 발룬(balun)을 이용하여 LO선호를 다이오드에 작은 손 실을 갖고 인가시켰다. 그리고 LO 신호에 대한 격리도를 향상시키기 위해 RF단과 IF단은 방향성 결합기를 이용하여 구성하였다. 제작된 광대역 주파수 혼합기의 측정결과 9 kHz-2.6 GHz의 광대역 RF선호에 대해 변환손실(conversion loss)이 30.5-31.17 dB의 값으로 그 평탄도가 1 dB 이내로 나타났고 LO 선호에 대해 30 dB 이상의 격리도(isolation)첼 나타내였다.

높은 LO-RF 격리 특성의 W-band MIMIC Single-balanced 믹서 (High LO-RF Isolation W-band MIMIC Single-balanced Mixer)

  • 본 논문에서는 branch line coupler과 $\lambda$/4 전송라인을 이용하여 W-band MIMIC(Millimeter-wave Monolithic Integrated Circuit) single-balanced 믹서를 설계 및 제작하였다. Single-balanced 믹서의 설계를 위해 branch line coupler와 $\lambda$/4 전송라인 이용한 94 GHz 발룬 회로를 설계하였으며, 시뮬레이션 결과 94 GHz에서 반사계수는 -27.9 dB를 얻었으며, coupling은 4.26 dB, thru 특성은 -3.77 dB의 결과를 얻었다. 격리도와 위상차는 94 GHz에서 각각 23.5 dB 및 $180.2^{\circ}$의 결과를 얻었다. MIMIC single-balanced 믹서는 0.1 $\mu$m InGaAs/InAlAs/GaAs Metamorphic HEMT (High Electron Mobility Transistor) 다이 오드를 이용하여 설계 및 제작되었다. 제작된 MHEMT는 fT는 189 GHz, fmax는 334 GHz의 양호한 성능을 나타내었다. 설계된 믹서는 본 연구에서 개발된 MHEMT MIMIC 공정을 이용해 제작되었다. 94 GHz MIMIC single-balanced 믹서의 측정결과 변환손실 특성은 94 GHz에서 23.1 dB의 특성을 나타내었으며, 입력 Pl dB는 10 dBm, 출력 Pl dB는 -13.9 dBm의 결과를 얻었다. Single-balanced 믹서의 LO-RF 격리도는 94.19 GHz에서 45.5 dB의 높은 LO-RF 격리도 특성을 나타내었다. 본 논문에서 설계 및 제작된 W-band MIMIC Single-balanced 믹서는 기존의 밀리미터파 대역 믹서와 비교하여 높은 LO-RF 격리도 특성을 나타내었다.
