Study of monolithic 3D integrated-circuit consisting of tunneling field-effect transistors (터널링 전계효과 트랜지스터로 구성된 3차원 적층형 집적회로에 대한 연구)

  • In this paper, the research results on monolithic three-dimensional integrated-circuit (M3DICs) stacked with tunneling field effect transistors (TFETs) are introduced. Unlike metal-oxide-semiconductor field-effect transistors (MOSFETs), TFETs are designed differently from the layout of symmetrical MOSFETs because the source and drain of TFET are asymmetrical. Various monolithic 3D inverter (M3D-INV) structures and layouts are possible due to the asymmetric structure, and among them, a simple inverter structure with the minimum metal layer is proposed. Using the proposed M3D-INV, this M3D logic gates such as NAND and NOR gates by sequentially stacking TFETs are proposed, respectively. The simulation results of voltage transfer characteristics of the proposed M3D logic gates are investigated using mixed-mode simulator of technology computer aided design (TCAD), and the operation of each logic circuit is verified. The cell area for each M3D logic gate is reduced by about 50% compared to one for the two-dimensional planar logic gates.

A Study on Voltage and Switching Angle for Maximum Torque/Efficiency and Minimum Torque Ripple of SRM by using SIMULINK$^\textregistered$

  • This paper presents the switching angle and voltage for maximizing the torque or efficiency and minimizing torque ripple of an 8/6, SRM. The approximate analysis and computer simulation determine the switching angle and voltage by using SIMULINK$^\textregistered$. This is performed as a function of the speed and torque required by the load. From the results, new three facts can be known: First, the maximum torque depends on voltage and speed depends on switching angle. The others, the maximum efficiency and minimum torque ripple relay on switching angle. We control the switching angle and voltage of and asymmetrical inverter for the SRM with one-chip micro controller.

  • In this paper, a single phase modified switched-diode topology for both symmetrical and asymmetrical cascaded multilevel inverters is presented. It consists of a Modified Switched-Diode Unit (MSDU) and a Twin Source Two Switch Unit (TSTSU) to produce distinct positive voltage levels according to the operating modes. An additional H-bridge synthesizes a voltage waveform, where the voltage levels of either polarity have less Total Harmonic Distortion (THD). Higher-level inverters can be built by cascading MSDUs. A comparative analysis is done with other topologies. The proposed topology results in reductions in the number of power switches, losses, installation area, voltage stress and converter cost. The Nearest Level Control (NLC) technique is employed to generate the gating signals for the power switches. To verify the performance of the proposed structure, simulation results are carried out by a PSIM under both steady state and dynamic conditions. Experimental results are presented to validate the simulation results.

  • Climate change and other pollutions make a huge demand of environment friendly and high efficient motors especially Brushless DC (BLDC) motors. Generally, bidirectional energized BLDC motors are used widely; however, inverter devices used in the driver put fear of being effected by noise. This paper proposes unidirectional energized BLDC motor which utilizes asymmetrical H-bridge circuit as the driver circuit. The Minato motor is one of the pioneers in unidirectional energized system. The use of bar magnets in the rotor is one of the biggest disadvantages of the motor. We proposed using tabular magnets. The paper compares the power consumption and efficiency of the Minato motor and the proposed motor. During high speed rotation, undesirable armature current is generated that has a deceleration characteristic. This current lowers the motor's efficiency. In this paper, we propose the solutions and show comparison through equations of the copper loss ratio for the Minato and our proposed motors. The third motor, which has the highest efficiency, was discovered during examination of the equations.

  • Harmonic current mitigation is vital in power distribution networks owing to the inflow of nonlinear loads, distributed generation, and renewable energy sources. The active power filter (APF) is the current electrical equipment that can dynamically compensate for harmonic distortion and eliminate asymmetrical loads. The compensation performance of an APF largely depends on the control strategy applied to the voltage source inverter (VSI). Model predictive control (MPC) has been demonstrated to be one of the effective control approaches to providing fast dynamic responses. This approach covers different types of power converters due to its several advantages, such as flexible control scheme and simple inclusion of nonlinearities and constraints within the controller design. In this study, a finite control set-MPC technique is proposed for the control of VSIs. Unlike conventional control methods, the proposed technique uses a discrete time model of the shunt APF to predict the future behavior of harmonic currents and determine the cost function so as to optimize current errors through the selection of appropriate switching states. The viability of this strategy in terms of harmonic mitigation is verified in MATLAB/Simulink. Experimental results show that MPC performs well in terms of reduced total harmonic distortion and is effective in APFs.

A SRM driving with voltage and switching angle for maximum torque/efficiency and minimum torque ripple (최대 토크/효율 및 최소 토크맥동을 위한 스위칭각/전압에 의한 SRM 운전)

  • This paper presents the switching angle and voltage to maximize torque/efficiency and minimize torque ripple in the 4-phase 6-poles Switched Reluctance Motor(SRM). SRM drive has high saturation and nonlinear characteristics of inductance. So we cannot hard to find optimal condition by using analytic method. Therefore it is hard to find the operating the switching angle and voltage through the approximated analysis and computer simulation by using SIMULINK according to the speed and torque required by load. From the results, we can say that the optimum average voltage is determined by the load only and the speed is determined by the optimum turn-on/off angle only. And the maximum efficiency and minimum torque ripple depend on switching angle, not on voltage. And then one-chip microcontroller controls the switching angle and voltage of an asymmetrical inverter in the SRM driver. This drive method, which is expect that the driving methods, which are maximizing torque/efficiency and minimizing torque ripple, will be suitable for the electric vehicle, the industrial application and household appliances.
