Laser CVD $SiO_2$ 막의 Step Coverage에 관한 연구 (Step Coverage of Laser CVD Deposited $SiO_2$ Films)

  • This paper describe a Laser CVD technology which realizes planarized interlevel dielectrics in sub-micron VLSI's. This technology comprises sub-micron gap filling with $SiO_2$ films between metal lines. Laser CVD process conditions have been investigated to improve step coverage of interlevel dielectrics. An ArF(193nm) Excimer Laser was used to excite and dissociate gas phase $SiH_4\;and\;N_2O$ molecules. The Laser CVD by $N_2O\;and \;SiH_4$. mixture gases has realized conformal deposition above the temperature of $300^{\circ}C$, as a result sub-micron gaps were buried with $SiO_2$ films.

Laser CVD SiN막에 대한 원료가스와 형성 후처리효과 (The Effect of Characteristics of Laser CVD SiN Films on Reaction Gas and Post-treatment)

  • SiN films were deposited in $Si_2H_6$(99.9%), $NH_3$(99.99%) gas mixture with carrier gas $N_2$ on Si substrate by ArF Excimer Laser CVD. SiN film deposition conditions that are substrate temperature and Laser average power were varied in order to investigate the dependence of SiN film on the condition. A post-deposition anneal was performed to examine variation of fixed charge density in the films. The deposition rate was increased as the substrate temperature and Laser power were increased during film deposition. The refractive index was increased with increasing substrate temperature, but it didn't have the dependence on Laser power. The fixed charge density was decreased when a post-deposition anneal was performed.

펄스 레이저 증착법에 의한 ZnO:Li 박막 성장과 열처리 효과 (Effect of Thermal Annealing and Growth of ZnO:Li Thin Film by Pulesd Laser Deposition)

  • ZnO:Li epilayers were synthesized on sapphire substrates by the pulesd laser deposition (PLD) after the surface of the ZnO:Li sintered pellet was irradiated by the ArF (193 nm) excimer laser. The growth temperature was fixed at $400^{\circ}C$. The crystalline structure of epilayers was investigated by the photoluminescence (PL) and double crystal X-ray diffraction (DCXD). The carrier density and mobility of epilayers measured by van der Pauw-Hall method are $2.69\times10cm^{-3}$ and $52.137cm^2/V{\cdot}s$ at 293 K, respectively. The temperature dependence of the energy band gap of epilayers obtained from the absorption spectra is well described by the Varshni's relation, $E_g(T)=3.5128eV{\cdot}(9.51\times10^{-4}eV/K)T^2/(T+280K)$. After the as-grown ZnO:Li epilayer was annealed in Zn atmospheres, oxygen and vaccum the origin of point defects of ZnO:Li has been investigated by PL at 10 K. The Peaks of native defects of $V_{zn},\;V_o,\;Zn_{int},\;and\;O_{int}$ showned on PL spectrum are classified as a donors or accepters type. We confirm that $ZnO:Li/Al_2O_3$ in vacuum do not form the native defects because ZnO:Li epilayers in vacuum existe in the form of stable bonds.

  • ZnO epilayer were synthesized by the pulesd laser deposition(PLD) process on $Al_2O_3$ substrate after irradiating the surface of the ZnO sintered pellet by the ArF(193nm) excimer laser. 0.12$\mu\textrm{m}$설계규칙을 갖는 DRAM 셀 주용 레이어의 OPC 및 PSM (Study the Feasibility of Optical Lithography for critical Lyers of 0.12$\mu\textrm{m}$)

  • We studied the feasibility of optical lithography for the critical layers of 0.12${\mu}{\textrm}{m}$ DRAM assuming ArF excimer laser as a light source. To enhance the fidelity of aerial image and process margin, Phase shift mask (PSM) patterns as well as binary mask patterns are corrected with in-house developed Optical Proximity Correction (OPC) software. As the result, w found that the aerial image of critical layers of DRAM cell with 0.12${\mu}{\textrm}{m}$ design rule could not be reproduced with binary masks. But if we use PSM or optical proximity corrected PSM, the fidelity of aerial image ,resolution and process margin are so much enhanced that they could be processed with optical lithography.

  • 1-Hydroxy-4-(2-naphthalenesulfonyloxy) cyclohexane(1), 1,4-di-(2-naphthalenesulfonyloxy) cyclohexane(2), 1-hydroxy-4-(2-thiophenesulfonyloxy) cyclohexane(3), 1,4-di-(2-thiophenesulfonyloxy) cyclohexane(4) were synthesized and evaluated for their performance as novel acid amplifiers for 193 nm photoresists. These acid amplifiers(1-4) showed reasonable thermal stability at the usual resist-processing temperature, 9$0^{\circ}C$-12$0^{\circ}C$. And estimated by the sensitivity curve, (1)-(4) enhanced the sensitivity of poly(tert-butyl methacrylate) film by 1.2-1.4 times, compared to poly(tert-butyl methacrylate) film whithout acid amplifiers, in the presence of a photoacid generator.

광리소그래피에서 최적 모양의 패턴 구현을 위한 포토마스크 역설계 (Reverse design of photomask for optimum fiedelity in optical lithography)

  • The optical lithography wit an ArF excimer laser as a light source is expected to be used in the mass production of giga-bit DRAMs which require less than 0.2.mu.m minimum feature size. In this case, the distortion of a patterned image becomes very severe, since the lithography porcess is performed at the resolution limit. Traditionally, the photomask pattern was designed and revised with trial-and-error methods, such as repeated execution of process simulators or actual process experiments which require time and effort. Ths paper describes a program which automatically finds an optimal mask pattern. The program divides the mask plane into cells with same sizes, chooses a cell randomly, changes the transparent/opaque property of the cell, and eventually genrates a mask pattern which produces required image pattern. The program was applied to real DRAM cell patterns to produce mask patterns which genertes image patterns closer to object images than original mask patterns.

  • As the minimum feature size for making ULSI approaches the wavelength of light source in optical lithography, the aerial image is so hardly distorted because of the optical proximity effect that the accurate mask image reconstruction on wafer surface is almost impossible. We applied the Optical Proximity Correction(OPC) on isolated patterns assuming Attenuated Phase Shift Mask(APSM) as well as binary mask, to correct the widening of isolated patterns. In this study, we found that applying OPC to APSM shows much better improvement not only in enhancing the resolution and fidelity of t도 images but also in enhancing the process margin than applying OPC to the binary mask. Also, we propose the OPC method of APSM for isolated patterns, the size of which is less than the wavelength of the ArF excimer laser. Finally, we predicted the resolution limit of optical lithography through the aerial image simulation.

PbTe/CuPc 이층박막의 광전 특성 (Photoelectric Properties of PbTe/CuPc Bilayer Thin Films)

  • Plused ArF excimer laser ablation과 열증착법에 의해 p형 Si 기판위에 PbTe/CuPc 박막을 증착하였다. 성장된 박막의 구조적, 전기적 특성은 XRD, 전류-전압 곡선등의 분석으로 행하였다. XRD 분석으로부터 PbTe박막과 CuPc 박막은 a 축의 배향성을 지닌 박막으로 성장하였음을 알 수 있었다. PbTe/CuPc/Si 박막의 광전특공을 조사하기 위하여 빛을 조사했을 때와 빛을 조사하지 않았을 때의 수직방향의 전류-전압 (I-V) 특성을 CuPc/Si, PbTe/Si 단층막의 특성과 비교 관찰하였다. PbTe/CuPc/Si 박막에서 단축 광전류 ($J_{sc}$)가 $25.46\;mA/cm^{2}$, 개회로 광전압 ($V_{oc}$)이 170 mV인 커다란 광기전력 특성을 나타내었다. 또한 양자효율 (QE)은 15 %, 광전변환효율 (${\eta}$)은 $3.46{\times}10^{-2}$로 측정되었다. QE와 ${\eta}$를 기초로 한 PbTe/CuPc/Si 접합과 광전류 과정은 CuPc 층에서의 광캐리어 생성, PbTe/CuPc 계면에 의 광캐리어 분리 그리고 PbTe층에서의 광캐리어 운송 역할이 효율적으로 수행된 결과임을 알 수 있었다.
