A shorted anode lateral MOS controlled thyristor with improved turn-off characteristics (턴-오프 특성이 향상된 Shorted Anode 수평형 MOS 제어 다이리스터)

  • A new lateral MOS controlled thyristor, named Shorted Anode LMCT(SA-LMCT), is proposed and analyzed by a two-dimensional device simulation. The device structure employs the implanted n+ layer which shorts the p+ anode together by a common metal electrode and provides a electron conduction path during turn-off period. The turn-off is achieved by not only diverting the hole current through the p+ cathode short but also providing the electron conduction path from the n-base into the n+ anode electrode. In addition, the modified shorted anode LMCT, which has an n+ short junction located inside the p+ anode junction, is also presented. It is shown that the modified SA-LMCT enjoys the advantage of no snap-back behavior in the forward characteristics with little sacrificing of the forward voltage drop. The simulation result shows that the turn-off times of SA-LMCT can be reduced by one-forth and the maximum controllable current density may be increased by 45 times at the expense of 0.34 V forward voltage drop as compared with conventional LMCT.   • This study has been investigated that traps generated inside of the oxide and at the oxide interfaces by the stress bias voltage. The traps are charged near the cathode with negative charge and charged near the anode with positive charge. The charge state of the traps can easily be changed by application of low voltages after the stress high voltage. These trap generation involve either electron impact ionization processes or high field generation processes. It determined to the relative traps locations inside the oxides ranges from 113.4$\AA$ to 814$\AA$ with capacitor areas of 10$^{-3}$ $\textrm{cm}^2$ . The oxide charge state of traps generated by the stress high voltage contain either a positive or a negative charge.

Sulfur Poisoning of Ni Anode as a Function of Operating Conditions in Solid Oxide Fuel Cells (고체산화물 연료전지의 운전 조건에 따른 니켈 전극 황 피독 현상)

  • In the present study, we investigated the sulfur poisoning of the Ni anode in solid oxide fuel cells (SOFCs) as a function of operating conditions. Anode supported cells were fabricated, and sulfur poising tests were conducted as a function of current density, $H_2S$ concentration and humidity in the anode gas. The voltage drop was significant under the higher current density (${\sim}714mA/cm^2$) condition, while it was much reduced under the lower current density (${\sim}389mA/cm^2$) condition, at 100 ppm of $H_2S$. A secondary voltage drop, which occurred only at the high current density, was attributed to Ni oxidation in the anode. Thus, operation at high current density with high $H_2S$ concentration may lead to permanent deterioration in the anode. The effect of water content (10%) on the sulfur poisoning was also investigated through a constant current test (${\sim}500mA/cm^2$) at 10 ppm of $H_2S$. The cell operating with 10% wet anode gas showed a much smaller initial voltage drop, in comparison with a dry anode gas. The present study indicates that operating conditions, such as gas humidity and current density, should be carefully taken into account, especially when fuel cells are operated with $H_2S$ containing fuel.

Study on the Anode Electrode Reaction in the Metal-Air Cell (금속-공기전지의 Anode전극 반응에 관한 연구)

  • In this study, magnesium (Mg), zinc (Zn) and aluminium (Al) as anode electrode and the solution of NaCl dissolved with 2~20 wt% as electrolytes were used for the metal-air cell. The open circuit voltage, short circuit current and I-V characteristics upon different kinds of anode electrode and electrolyte concentration were investigated. The open circuit voltage, initially about 1.45 V, rises to 1.6 V during the first 10 minutes indicating the necessity of an induction time to activate the catalyst on the air cathode. The short circuit current increases with an increased concentration of NaCl, causes an increase in the conductivity of the electrolyte solution, but the open circuit voltage did not under undergo influence of electrolyte. From NaCl 20 wt% electrolyte, the maximum output power of the magnesium electrode materials was measured with 177mW. It is found that the power characteristics of metal-air cell could be improved by using magnesium electrode materials in the NaCl electrolyte.

  • The anode sheath structure in the hollow anode of an anode-layer type Hall thruster was numerically computed using a fully kinetic 2D3V Particle-in-Cell and Direct Simulation Monte Carlo(PIC-DSMC) code. By treating both ions and electrons as particles, anode surface region, which is electrically non-neutral, was analyzed. In order to analyze in detail, the calculation code was parallelized using Message Passing Interface (MPI). The code successfully simulated the discharge current oscillation. In the low magnetic induction case, ion sheath appears in the anode surface because ionization is enough to maintain the plasma occurs in the anode hollow. As the magnetic induction increases, main ionization region move to outside of the anode. At the same time, anode sheath voltage decreases. In the high magnetic induction case, electron sheath appears on the anode surface periodically because the ionization occurs mainly in the discharge channel. This anode sheath condition shift can be explained using the simple sheath model.

  • It is well-known that the anode circuit of SCR has the current controlled negative resistance characteristic. Recently the present auther has shown that the gate circuit of SCR has the voltage controlled negative resistance characteristic for the constant anode voltage. It is shown of the equivalent model to SCR(when conducting) the voltage controlled negative resistance characteristic for gate circuit. And it is possible to make SCR gate oscillators with their desired characteristic for illustration.

Study on Electrical Characteristics of the Fabricated Lateral Trench Electrode IGBT with p+ Diverter (효율적인 p+ 다이버터를 갖는 수평형 트렌치 전극형 IGBT의 제작에 따른 전기적 특성에 관한 연구)

  • A new lateral trench LTEIGBT with p+ diverter was proposed to suppress latch-up of LTIGBT The p+ diverter was placed between the anode and cathode electrode. The latch-up of LTEICBT with a p+ diverter was effectively suppressed to sustain an anode voltage of 8.7V and a current density of 1453A/$\textrm{cm}^2$ while in the conventional LTIGBT, latch-up occured at an anode current density of 540A/$\textrm{cm}^2$. In addition, the forward blocking voltage of the proposed LTEIGBT with a p+ diverter was about 140V. The forward blocking voltage of the conventional LTIGBT of the same size was no more than 105V, We fabricated the proposed LTEIGBT with a p+ diverter after the device and process simulation was finished. When the gate voltage is applied 12V, the forward conduction currents of the proposed LTEIGBT with a p+ diverter and the conventional LIGBT are 90㎃ and 70㎃, respectively, at the same breakdown voltage of 150V.

  • Enzyme fuel cells were composed of enzyme anode and PEMFC cathode. Enzyme anodes was fabricated by compression of a mixture of graphite particle, glucose oxidase as a enzyme and ferrocene as a mediator, and then coated with Nafion ionomer. Open circuit voltage (OCV) were measured with variation of anode manufacture factors, to find optimum condition of enzyme anode. Optimum pressure was 9.0 MPar for enzyme anode pressing process. Highest OCV was obtained at 60% graphite composition in enzyme anode. Optimum glucose concentration was 1.7mol/l in anode substrate solution and enzyme activity of anode was stable for 7 days.

  • Tantalum oxide ($Ta_2O_5$) films are of considerable interest for a range of application, including optical waveguide devices, high temperature resistors, and oxygen sensors. In this paper, we establish an anode oxidation process of tantalum thin film. The voltage drop in the electrolyte is affected not in voltage change but in current change. If the voltage drop in the electrolyte is same with cathode oxidation voltage, the current changes logarithmically in proportion to the voltage drop in interface of tantalum oxide and electrolyte. As a result of the measurement on the electrical property of tantalum oxide thin film, when the thickness of the insulator film is $1500{\AA}$, the breakdown voltage is 350volts and dielectric constant is 29.

Characteristics of Anode Current due to the Impurity Concentration and the Channel Length of Lateral MOS-controlled Thyristor (수평 구조의 MOS-controlled Thyristor에서 채널 길이 및 불순물 농도에 의한 Anode 전류 특성)

  • The latch-up current and switching characteristics of MOS-Controlled Thyristor(MCT) are studied with variation of the channel length and impurity concentration. The proposed MCT power device has the lateral structure and P-epitaxial layer in substrate. Two dimensional MEDICI simulator is used to study the latch-up current and forward voltage-drop from the characteristics of I-V and the switching characteristics with variation of impurity concentration. The channel length and impurity concentration of the proposed MCT power device show the strong affect on the anode current and turn-off time. The increase of impurity concentration in P and N channels is found to give the increase of latch-up current and forward voltage-drop.
