Co-sputtering of Microcrystalline SiGe Thin Films for Optoelectronic Devices

  • Recently, Silicon Germanium (SiGe) alloys have been received considerable attention for their great potentials in advanced electronic and optoelectronic devices. Especially, microcrystalline SiGe is a good channel material for thin film transistor due to its advantages such as narrow and variable band gap and process compatibility with Si based integrated circuits. In this work, microcrystalline silicon-germanium films (${\mu}c$-SiGe) were deposited by DC/RF magnetron co-sputtering method using Si and Ge target on Corning glass substrates. The film composition was controlled by changing DC and RF powers applied to each target. The substrate temperatures were changed from $100^{\circ}C$ to $450^{\circ}C$. The microstructure of the thin films was analyzed by x-ray diffraction (XRD) and Raman spectroscopy. The analysis results showed that the crystallinity of the films enhances with increasing Ge mole fraction. Also, crystallization temperature was reduced to $300^{\circ}C$ with $H_2$ dilution. Hall measurements indicated that the electrical properties were improved by Ge alloying.

Research of the adaptive control on modulation factor for PSR fly-back PSM converter

  • The energy balance (EB) model of a primary side regulation (PSR) fly-back converter in the discontinuous conduction mode (DCM) is discussed in this paper. Based on this EB model, the stability of a PSR fly-back converter in the pulse skipping mode (PSM) is analyzed, and a self-adapting modulation factor control strategy is proposed. Theoretical analysis and simulation results show that by saving an optocoupler and correlative circuits, which are necessary in traditional PSM fly-back converters, the modulation factor tolerance controlled by this method is 1.26% on average, corresponding to the ideal value. Compared with traditional fly-back PSM controllers, the power saved in the sampler/comparator modules is 87% on average for a load range of $1{\Omega}$ to $1k{\Omega}$.

  • Nowadays, the development of microfluidic chip [i.e. biochip, micro-total analysis system ($\mu$-TAS) and LOC (lab-on-a-chip)] becomes more active, and the microchannels to deliver fluid by pressure or electroosmotic forces tend to be more complex like electronic circuits or networks. For a simple network of channels, we may calculate the pressure and the flow rate easily by using suitable formula. However, for complex network it is not handy to obtain such information with that simple way. For this reason, Graphic User Interface (GUI) program which can rapidly give required information should be necessary for microchip designers. In this paper, we present a GUI program developed in our laboratory and the simple theoretical formula used in the program. We applied our program to simple case and could get results compared well with other numerical results. Further, we applied our program to several complex cases and obtained reasonable results.

Implementation of crowbar circuit for high-speed discharge·charge switching and its characteristic analysis (고속 방전·충전 스위칭 전원차단회로 설계 제작 및 특성분석)

  • In this paper, we proposed a novel crowbar circuit for high-speed discharge charge switching to solve discharge charge-time delay of supply voltage in the conventional crowbar circuit. The proposed circuit is designed to increase the charge-speed after high-speed discharge of supply voltage, thereby reducing the time exposed to radiation damage and, the normal operation time of electronic system after passing the pulse radiation. The simulation of the discharge charge-times before the implement of the hardware is conducted using Cadence's pspice tool, and DUT (Device Under Test) board is fabricated in the device level. The comparison measurement of the crowbar circuits is performed on the satellite-electronic device for 24V. As the result, we confirmed the high-speed function of the proposed circuit by improvement of the discharge-speed 96.8% and the charge-speed 27.3% as compared with the conventional circuit.

Electrical modelling for thermal behavior and gas response of combustible catalytic sensor (접촉연소식 센서의 열 특성 및 가스반응의 모델링)

  • This study provides the electrical model of combustible catalytic gas sensor. Physical characteristics such as thermal behavior, resistance change were included in this model. The finite element method analysis for sensor device structure showed that the thermal behavior of sensor is expressed in a simple electrical equivalent circuit that consists of a resistor, a capacitor and a current source. This thermal equivalent circuit interfaces with real electrical circuit using two parts. One is 'power to heat' converter. The other is temperature dependent variable resistor. These parts realized with the analog behavior devices of the SPICE library. The gas response tendency was represented from the mass transferring limitation theory and the combustion theory. In this model, Gas concentration that is expressed in voltage at the model, is converted to heat and is flowed to the thermal equivalent circuit. This model is tested in several circuit simulations. The resistance change of device, the delay time due to thermal capacity, the gas responses output voltage that are calculated from SPICE simulations correspond well to real results from measuring in electrical circuits. Also good simulation result can be produced in the more complicated circuit that includes amplifier, bios circiut, buffer part.

  • Memristor which is known as fourth basic circuit element has been developed recently but its electrical characteristics are not still fully understood. Memristor has the incremental and decremental feature of the resistance depending upon the connected polarities. Also, its operational behavior become diverse depending on its connection topologies. In this work, electrical characteristics of diverse types of serial and parallel connections are investigated using the HP $TiO_2$ model. The characteristics are analyzed with pinched hystersis loops on the V-I plane when sine input signal is applied. The results of the work would be utilized usefully for analyzing the characteristics of memristor element and applications to logic circuit and neuron cells.

  • By using the Triboelectric nanogenerators, known as TENG, we can take advantages of high conversion efficiency and continuous power output even with small vibrating energy sources. Nonlinear energy extraction techniques for Triboelectric vibration energy harvesting usually requires synchronized active electronic switches in most electronic interface circuits. This study presents a nonlinear energy harvesting with high energy conversion efficiency to harvest and save energies from human active motions. Moreover, the proposed design can harvest and store energy from sway motions around different directions on a horizontal plane efficiently. Finally, we conducted a comparative analysis of a multi-mode energy storage board developed by a silicon-based piezoelectricity and a transparent TENG cell. As a result, the experiment showed power generation of about 49.2mW/count from theses multi-fully harvesting source with provision of stable energy storages.

Analysis of Diagnosis Algorithm Implemented in TCU for High-Speed Tracked Vehicles (고속 무한궤도 차량용 변속제어기 진단 알고리즘 분석)

  • Electronic control units (ECUs) are currently popular, and have evolved further towards the high-end application of autonomous vehicles in the automotive industry. Such digital technologies have also become widespread, in agriculture and construction equipment. Likewise, transmission control of high-speed tracked vehicles is based on the transmission control unit (TCU), performing complex gear change control functions, and diagnostic algorithms (a TCU's self-diagnostic and reporting capability of malfunction data through CAN communication). Since all functions of TCU are implemented by embedded-software, it is hardly possible to analyze specifications by reverse engineering. In this paper a real-time transmission simulator adaptable to TCU is presented, for analysis of diagnosis algorithm and standards. Signal simulation circuits are deliberately designed considering electrical characteristics of TCU inputs and various analysis tools, such as analog input auto scan function, and global output enable switch, are implemented in software. Test results from hardware-in-the-loop simulator verify tolerance time for each error, as well as cause of fault, error reset conditions.

  • The basic signals for electronic engine control are velocity and degree of the engine cam shaft. The CPS sensor used for this signal and magnetic pick-up type CPS sensor is more popular. It is very important thing analyze this signal correctly. If there are some mistakes at the analysis, like a noise, The engine do not working at the best status, it will generate some noise, emit exhaust fumes and waste more gases. In general way to analysis this signal, you use zero-level detector circuit and in order to reduce the error you must use another sensor like a TDC sensor. In this paper, We proposed the analysis method using electronics circuits for magnetic pick-up type CPS sensor. We designed Comparison level detector circuit, Differential circuit and Full-rectifier circuit for detected the Long tooth and Short tooth level correctly without another sensor. We expected it is useful for more reliable engine control.

A study on the HTS-NAA/γ-spectrometry for the analysis of alpha-particle emitting impurities in silica (고순도 실리카중 알파방출 불순물 분석을 위한 HTS-NAA/γ-spectrometry 연구)

  • It has been established that soft error of high precision electronic circuits can be induced by alpha particles emitted from the naturally occurring radioactive impurities such as U, and Th. As the electronic circuits have recently become lower dimension and higher density, these alpha-particle emitting radioactive impurities have to be strictly controlled. The aim of this study is to develop of NAA (Neutron Activation Analysis) and gamma-spectrometry to improve the analytical sensitivity and precision of U and Th. A new NAA method has been established using the HTS (Hydrulic transfer system) irradiation facility which has been used to produce radioisotopes for industries and medicines instead of the PTS (pneumatic transfer system) irradiation facility which has been used in general NAA. When the ultratrace impurities have to be analyzed by NAA, background gamma-ray spectra induced from $^{222}Rn$ and its progenies in air is serious problem. This unstable background has been eliminated or stabilized by the use of a nitrogen purging system. Ultra trace amounts of U (0.1 ng/g) and Th (0.01 ng/g) in high purity silica used for EMC could be analyzed by the use of HTS-NAA and low background gamma-spectrometry.
