TEM analysis of pits of GaN thin film grown on intermediate temperature (TEM을 이용한 저온성장된 GaN박막의 결함분석)

  • InGaN/GaN MQW 구조는 청색 및 녹색 범위의 밴드 갭을 가지는 반도체로 최근 LED 및 LD 제조 등에 이용되고 있다. InGaN/GaN MQW은 InGaN와 GaN의 최적 성장온도의 중간온도에서 실행된다. InGaN와 GaN는 최적 성장온도의 차이가 크므로 중간온도에서 성장 시에 많은 결함이 생긴다. 성장온도가 높으면 InN가 분해되고 낮을 경우에는 질소의 결핍이 일어난다. 최적성장온도의 선택이 매우 중요한 문제로 주목되었다. Si 도핑으로 중간온도 성장 시에 형성되는 결함을 감소시키고 광학적 특성을 향상시킨다고 보고되었다. 그러나, Si 도핑효과에 대한 구체적이고 체계적인 연구는 부족한 실정이다. MQWs 구조의 GaN 장벽층에 미치는 성장온도와 Si 도핑 효과를 이해하기 위해서는 고온에서 성잠시킨 GaN박막(HT-GaN) 위에 중간온도에서 성장된 GaN 에피층(IT-GaN)의 구조에 관한 연구가 선행되어야한다. 본 연구에서는 HT-GaN 위에 성장된 GaN 에피층에 미치는 성장 온도와 Si 도핑 효과에 관해 연구하였다.

A Proposal of 3 Point Search Algorithm for Optimal Design (최적 설계를 위한 3점 탐색 알고리즘의 제안)

  • In the paper, the threepoint search algorithm used direct search method for optimal design is proposed. Proposed algorithm is composed of two iteration procedure to determine the minimum value of performance index. The minumum value of three-point existing in the inner N-order searching is firstly determined and next searching space is then reduced by the result of first procedure. To compute performance index. 3N iteration for a searching is necessary. 3N searching method is also described and confirmed with exception of parameter included multiphicator and divisor. Proposed algorithm have good stability and reliability when performance index is linear or quadratic function.

Friction Welding of Cr-Mo Steel Bars for Hydraulic of Pneumatic Valve Spools and AE Evaluation (유공압 밸브스풀용 Cr-Mo 강봉의 동종재 마찰용접과 AE평가)

  • This study was performed to optimize friction welding conditions of Cr-Mo steel bars used for hydraulic of pneumatic valve spools and to realize the real-time evaluation of weld quality by acoustic emission method. SNCM220, SCM435, SCAM645, and SCM415 steel bars were tested to find optimum conditions of friction welding. Auantitative equations which exhibit the relations of tensile strength, elongation, reduction of area and energy absorption with friction heating time were obtained by the experiment. Acoustic emission was also performed in the friction weldig process, and the real-time evaluation was enabled to find the optimum range of weld strength. Finally, the strength and toughness of welded joints were interpreted by the sem analysis of tensile fracture surfaces.

  • 본 연구에서는 실수 코딩을 사용하는 유전 알고리즘의 문제공간이 n차원 구면으로 제한된 경우에 사용 할 교배 연산자와 변이 연산자를 제안하고, 이를 실제로 사용한 실험 결과를 제시한다. n차원 실수 공간에서 일반적으로 사용되는 연산자를 n차원 구면에 사영하는 방법을 사용하였으며, 해의 범위가 제한된 경우에 사용할 해의 수선 방법도 제안하였다. 제안된 연산자를 사용하며 몇 가지 최적화 문제를 푸는 실험을 한 결과 평균 오차율 2.0%내에서 최적해를 구함을 확인하였다.

  • An attempt to evaluate yield response and efficiency of N fertilizer was made with the data obtained from various rice cultivars during 1978 to 1983. 1. The optimum rate of N fertilizer for maximum yield varied from 13.9 to 28.0 kg/10a with rice varieties. 2. The cultivars with high optimum N levels were high in N content (straw) and N uptake (straw+grain) at harvesting stage, but low in production efficiency and use efficiency of N. 3. The yield increment at the optimum rates of N in comparison with no N application among the rice varieties were 29-101%. 4. The cultivars with hish yield increment at optimum rate were high in the N content (straw+grain), and production efficiency at harvesting stage.

A Research on Module Arrangement of Korean Spelling Corrector to Optimize Correction Rate (교정률 최적화를 위한 한국어 철자교정기의 모듈 배열)

  • We find a module may that takes optimal correction rate of Korean spelling corrector. If there are a lot of module numbers of spelling corrector, it is difficult to calculate optimal correction rate of spelling corrector because permutation of N-modules is N!. This Korean spelling corrector consists of 19 modules. It is impossible to arrange 19 modules actually and the correction rate is various according to input data. We found the range of correction rate using parallel processing between modules and the optimal correction rate using sequential processing of modules. Input data that are used in an experiment is 753,191 eojeol's sets that happen in newspaper publishing company during several years. About this error set, theoretical maximum correction rate of spelling corrector is $97.28\%$ (732,764/753,191). But we got the optimal correction rate $96.62\%$ (727,750/733,191). This optimal correction rate is almost near to $99.31\%$ (727,750/732,764) of the maximum correction rate.

Identification and Characterization of Alginate Lyase Producing Pseudomonas sp. N7151-6 (Alginate Lyase 생산 균주 Pseudomonas sp. N7151-6의 분리 및 특성)

  • A Gram-negative, alginate lyase-producing bacterium was isolated from the Haeundae Coast, Korea. The isolated strain N7151-6 produced alginate lyase. The optimal temperature and pH for growth were found to be $30^{\circ}C$ and pH 8.0, respectively. This strain can be grown at the NaCl concentration of 0-7% (w/v). Analysis of 16S rDNA sequence and physiological profiling indicated that the strain N7151-6 belonged to Pseudomonas sp. The enzyme alginate lyase produced by Pseudomonas sp. N7151-6 was partially purified by ultrafiltration (MWCO= 30 kDa). The optimum pH and temperature for the activity of the purified enzyme were found to be 7.0 and $30^{\circ}C$, respectively. The enzyme was stable at the pH range of 5.0-9.0 and temperature range of $23-30^{\circ}C$. The total activity of alginate lyase produced was reached about 110 unit/L.

  • This study examined experimentally the characteristics of the flow pattern and particle suspension in an agitated vessel with a bottom baffle. A flow pattern of the particles was shown to increase the upward flow from the center of the agitated vessel bottom. The suspended particles from the experiment found that the particle suspension was promoted by the development of an Ekman boundary layer. The optimal conditions of the impeller, and the agitated vessel bottom baffle within the experimental range were as follows: Impeller, $n_p=6$, d/D=0.5, and b/d=0.3; and bottom baffle, $n_b=6$, $d_b/D=0.5$ and $b_w/D=0.05$.

  • 실시간 시스템(real-time system)은 논리적 연산을 일정한 시간적 제약 하에서 수행하는 시스템이다. 시간적 제약을 충족하도록 주기적 태스크(periodic task)를 스케줄(schedule)할 때 일반적으로 태스크 오프셋(initial offset)이 0 이거나 고정된 것으로 가정한다. 그러나 오프셋에 약간의 유연성을 허용함으로써 태스크들의 평균 응답 시간을 줄일 수도 있다. 이 논문에서는 주기적 태스크의 오프셋을 주어진 허용 범위 안에서 선택하여 평균 응답 시간(response time)을 최적화할 수 있음을 보이고, 임의의 태스크 집합에 대하여 최적 오프셋이 존재하는 좁은 범위를 제시한다.

GaN Thin Flims Grown by CVPE(Chloride Vapor Phase Epitaxy) Method (CVPE(Chloride Vapor Phase Epitaxy)법에 의한 GaN 박막성장 연구)

  • We investigated the CVPE grown of GaN thin films on (0001) sapphire using the $GaCl_3$ and $NH_3$ as source gases. The growth temperatures are ranged 970 to $1040^{\circ}C$ with the various flow rate ratio of source gases. The nitridation treatment was performed using the $NH_3$ gas before the GaN deposition. The optimal growth conditions were determined to be; growth temperature of $1040^{\circ}C$, III/V flow rate ratio of 2, nitridation time of 3 min. The FWHM at the (0002) peak from the XRD analysis was shown to be 0.32 deg. for the sample grown under those conditions. The growth rate was about $40{\mu}m/hr$ at $1040^{\circ}C$.
