Pb-Sn solder is rapidly being replaced by lead-free solder for board-level interconnection in microelectronic package assemblies due to the environmental protection requirement. There is a general lack of mechanical reliability information available on the lead-free solder. In this study, thermo-mechanical behaviors of wire-bond plastic ball grid array (WB-PBGA) package assemblies are characterized by high-sensitivity moire interferometry. Experiments are conducted for two types of WB-PBGA packages that have Pb-Sn solder and lead-free solder as joint interconnections. Using real-time moire setup, fringe patterns are recorded and analyzed for several temperatures. Bending deformations of the assemblies and average strains of the solder balls are investigated and compared for the two type of WB-PBGA package assemblies. Results show that shear strain in #3 solder ball located near the chip shadow boundary is dominant for the failure of the package with Pb-Sn solder, while normal strain in #7 most outer solder ball is dominant for that with lead-free solder. It is also shown that the package with lead-free solder has much larger bending deformation and 10% larger maximum effective strain than the package with Pb-Sn solder at same temperature level.

In the automobile industry, there is growing demand for lightweight vehicles due to environmental problems and rising oil prices. Therefore, aluminum alloys and special materials are being used to reduce the weight of vehicles, but there are still many difficulties to overcome in terms of cost and strength. Therefore, the application of advanced high strength steel (AHSS)is increasing. AHSS has good strength and formability.Safety regulations are becoming stricter, and 1.2-GPa super-high-strength steels are gradually being applied for the center pillar and roof rails. Thus, the application of different kinds of steels in automobile bodiesis also increasing gradually. This study evaluates the resistance point weldability and the characteristics of a welded part of SGAFC1180 1.2t steel. A simulation was used to observe the nugget formation and its growth behavior. The prediction performance showed a similar tendency within an error rate of 10%. Also, the effect of this behavior on the process resistance and dynamic resistance was investigated, along with the correlation between the shear tensile strength and nugget diameter.
In this research, we attempt to fabricate an excellent CFRC(Carbon Fiber Reinforced Carbon), which has good thermal and mechanical properties, with 8H/satin woven fabric prepreg, high modulus and high strength type continuous carbon fiber and raw coal tar pitch(RCTP) matrix or THF soluble fraction(THFSP) matrix which has good graphitizability. Green bodies were fabricated with hot press molding technique and CFRC samples were made after carbonization, impregnation, recarbonization and graphitization steps. For the purpose of characterization of the physical properties, SEM, polarized light microscope, TGA were observed, and tested flexural strength, modulus and ILSS. After heat treating the THFSP matrix up to $2300^{\circ}C$, the value of $C_0$/2 was 3.380$\AA$, which is analogous to the structure of natural graphite and the value of 2$\theta$ is $26.276^{\circ}$ approached to the Bragg's angle of natural graphite. As a result of TGA to test the high temperature air oxidation, the THFSP matrix, graphitized up to $2300^{\circ}C$, exhibited the best air oxidation resistance. And mechanical properties were increased up to 65~70% as fiber volume fraction increased. Because of the good orientation graphitizability, the fracture surface of THFSP matrix CFRC is very good.

Furan-containing epoxide monomers (8, 9) were designed and synthesized as carbon-neutral, environment-friendly adhesion material. Bicyclic skeleton were constructed using the Diels-Alder reaction of furan and methyl acrylate, both readily accessible starting material from a biomass via bio-refinery process. After reduction of ester functionality, resulting hydroxyl moieties were coupled to epichlorohydrin to provide the epoxy-functionalized furanic monomers (8, 9). The structure of new furanic monomers was confirmed by $^1H$ and $^{13}C$ NMR spectroscopy. As UV-curable monomers, basic properties such as UV curing time and the extent of UV curing were evaluated by photo DSC. Photo-curing shrinkages were measured by linear variable differential transformer transducer (LVDT) and the effect of molecular structure on shrinkage was considered. In addition, new synthetic compounds showed the shear strength over 3 MPa when they were photo-cured between polycarbonate plates, which indicates these compounds are feasible to use as photo-curable adhesive materials.
The recycling of waste XLPE(crosslinked polyethylene), which is a major source of scraps from high voltage power transmission cables, has been discussed. The waste XLPE scraps were ground into fine powder with various sizes from less than $100{\mu}m$ up to about $1000{\mu}m$ using two types of tailor-made pulverizers. The compounds were prepared in a modular intermeshing co-rotating twin screw extruder at various conditions such as different compositions, types and powder sizes of waste XLPE, screw configurations and various polymer matrices (LDPE, HDPE, PP, PS). The mechanical and rheological properties and the fracture surface or the compounds were investigated. It was found that an improved impact strength was obtained from the compound with white XLPE powder pulverized from the scraps without outer/inner semi-conductive layers. Generally, the impact strength increases with the content of XLPE but decreases with the size of XLPE. Especially for LDPE, the extrusion was possible up to 80 wt% loading of XLPE. Also, the impact strength increases with the number of kneading disc blocks in the given screw configurations. The melt viscosity of the compounds increases with increasing XLPE loading. However, the higher shear thinning behavior of the compounds at common shear rates implies proper processibility of the compounds. In addition, the impact strength for other polymer matrices used increases with XLPE and it is noticeable that the impact strength of PS/XLPE (80/20 wt%) compound was improved twice that of pure PS.
Residual stress in the injection molded part is originated from thermal shrinkage and shear stress during injection molding process. There are many measurement methods of residual stress in the plastic part. Residual stress in opaque products can be measured by chemical cracking test. This method enables the solvent and specimen to react and to cause cracks. Cracks developed according to the level of residual stress. Thus the stresses in plastic part can be quantitatively measured by counting the number of cracks or measuring the size of cracks. Relationship between stress and number of cracks in a plastic specimen has been investigated in this study. Bergen jig was used to give a strain in the specimens those were molded using PC/PBT and PC/ABS. Solvent for the chemical cracking test was prepared using tetrahydrofuran and methyl alcol with the ratio of 1 to 3. Stresses in the specimen can be calculated by strains those were imposed by Bergen jig. Cracks were developed for stress higher than certain level. The number of cracks increased by second order function for stress.

The metallurgical reaction properties between the pad consisted of 0.5 $\mu\textrm{m}$Au/5 $\mu\textrm{m}$Ni/Cu layers on a conventional ball grid array (BGA) substrate and In-15 (wt.%)Pb-5Ag solder ball were characterized during the reflow process and solid aging. During the reflow process of 1 to 5 minutes, it was observed that thin $AuIn_2$ or Ni-In intermetallic layer was formed at the interface of solder/pad. The dissolution rate of the Au layer into the molten solder was about $2\times 10^{-3}$$\mu\textrm{m}$/sec which is remarkably low in comparison with a eutectic Sn-37Pb solder. After solid aging treatment for 500 hrs at $130^{\circ}C$, the thickness of $Ni_{28}In_{72}$ intermetallic layer was increased to about 3 $\mu\textrm{m}$ in all the conditions nevertheless the initial reflow time was different. These result show that In atoms in the solder alloy were diffused through the $AuIn_2$ phase to react with underlaying Ni layer during solid aging treatment. From the microstructural observation and shear tests, the reaction properties between In-15Pb-5Ag alloy and Au/Ni surface finish were analyzed not to trigger Au-embrittlement in the solder joints unlike Sn-37Pb composition.

This study evaluated the effects of presoaking apple slices in 2 or 5% brine solution prior to air-drying at $50^{\circ}C$. Several quality factors of the dried apples were measured including moisture content (MC), water activity ($a_w$), shear force, color values, appearance and consumer likability. Except at time 0, the $a_w$ of presoaked samples was lower than those of control during and after drying. The relationship between MC and water activity during drying was well-fit by an exponential model. During drying, the moisture contents of presoaked samples were slightly higher than control samples with no presoaking. However, the $a_w$ of presoaked slices were lower than control at a given drying time. At a given $a_w$, presoaked slices had higher moisture content. The shear force was lower for samples presoaked in brine solution, particularly at shorter drying times. Presoaked apple slices also were lighter in color after drying than controls. Sensory evaluations suggest that presoaking of apple slices before drying may help enhance palatability. Samples presoaked in 2% brine solution had the highest scores for taste, texture and overallacceptability, while those presoaked in 5% brine solution had the highest scores for appearance.
Optimal dispersion and fabrication conditions of carbon nanotube (CNT) embedded in phenolic resin were determined by electrical resistance measurement; and interfacial property was investigated between plasma treated carbon fiber and CNT-phenolic composites by electro-micromechanical techniques. Wettability of carbon fiber was improved significantly after plasma treatment. Surface energies of carbon fiber and CNT-phenolic nanocomposites were measured using Wilhelmy plate technique. Since surface activation of carbon fiber, the advancing contact angle decreased from $65^{\circ}$ to $28^{\circ}$ after plasma treatment. It was consistent with static contact angle results of carbon fiber. Work of adhesion between plasma treated carbon fiber and CNT-phenolic nanocomposites was higher than that without modification. The interfacial shear strength (IFSS) and apparent modulus also increased with plasma treatment of carbon fiber.
The purpose of this study is to present the possibility a utilization of the tertiary mudstone in Pohang as road subsoil material through pilot experiments on the road embankment structure. This mudstone is an unconsolidated rock that is distributed in the soft rock sedimentary layer, the tertiary layer of the Cenozoic, and causes physical problems such as slaking, swelling, and reduced shear strength and chemical problem like acid drainage. In order to solve various complex problems, an laboratory mixing test was conducted, and the optimal mixing conditions of the tertiary mudstone (90%), composite slag (steel making 70%, blast furnace 30%), and neutralization and coating agent treatment were derived. In order to prove its utilization, a real-scale road embankment structure was constructed and tests were conducted for each section. The pre-processing section is stable due to the design of optimal mixing conditions, while in post-processing section, natural weathering proceeded rapidly, and structural problems were concerned. Since the effect of neutralizing and coating agents was confirmed in temporary-staking section, the neutralizing and coating agents can be applied during the temporary storage period.
