패키징 구조의 발전이 점차 중요한 문제로 대두되어, 칩의 집적 기술의 발전에 따라 실장기술에서도 고속화, 소형화, 미세피치화, 고정밀화, 고밀도화가 요구되고있다. 최근 선진국을 중심으로 전자 전기기기 및 부품의 실장기술에서도 환경 친화적인 기술을 요구함에 따라, 저에너지 공정 및 무연 실장 기술에 대한 연구가 활발하게 진행되고 있다. 기존의 SOP(Small Out-line Package), QFP(Quad Flat Package) 등은 소형화, 다핀화, 고속화, 실장성에 한계가 있기 때문에, SMT(Surface Mount Technology) 형식으로 된 BGA(Ball Grid Array)가 휴대형 전화를 비롯한 기타 전자 부품 실장에 널리 사용되고 있다. BGA ball shear 법은 BGA 모듈의 생산 및 취급 중에 발생할지도 모르는 기판에 수평으로 작용하는 기계적인 전단력에 BGA solder ball이 견딜 수 있는 정도를 측정하기 위해 사용되는 시험법이다. 전단 시험에 의한 전단 강도의 측정 외에 전기전도도 측정, 파면 관찰, 이동거리(displacement), 유한요소 해석법 등을 병행하여 시험법의 신뢰성 향상에 대한 연구가 이루어지고 있다. 본 실험에서는 지름이 $500{\mu}m$인 Sn-3.5Ag 솔더볼을 이용하여 세라믹 기판을 접합하여 BGA 패키지를 완성하였다. 상부 기판에 솔더볼을 정렬시켜 리플로우 방법으로 접합 한 후 솔더볼이 접합된 상부 기판과 하부 기판을 접합 하여 시편을 제작하였다. 접합된 시편들은 $150^{\circ}C$에서 0~800시간 열처리를 실시하였고, 열처리를 하면서 각각 $3{\times}10^2A/cm^2,\;5{\times}10^3A/cm^2$의 전류를 인가하였다. 시편들을 전단 시험기를 이용하여 솔더볼의 기계적 특성 평가를 하였으며, 계면 반응을 관찰하였다.
The resistance spot-welded region in most current finite element crash models is characterized as a rigid beam at the location of the welded spot. The region is modeled to fail with a failure criterion which is a function of the axial and shear load at the rigid beam. The role of this rigid beam is simply to transfer the load across the welded components. The calculation of the load acting on the rigid beam is important to evaluate the failure of the spot-weld. In this paper, numerical simulation is carried out to evaluate the calculation of the load at the rigid beam. The load calculated from the precise finite element model of the spot-welded region considering the residual stress due to the thermal history during the spot welding procedure is regarded as the reference value and the value of the load is compared with the one obtained from the spot-welded model using the rigid beam with respect to the element size, the element shape and the number of imposed constraints. Analysis results demonstrate that the load acting on the spot-welded element is correctly calculated by the change of the element shape around the welded region and the location of welded constrains. The results provide a guideline for an accurate finite element modeling of the spot-welded region in the crash analysis of vehicles.
Characterization of the microweld CCFL electrode for the TFT-LCD backlight unit was carried out in terms of the glass beading heat treatment conditions. We evaluate the weld zone and parent metal of the microweld CCFL electrodes that were exposed to simulated glass beading heat treatment. The CCFL electrode was composed of the cup made with pure Ni, the pin made with pure Mo and the lead wire made with Ni-Mn alloy. Each part of the electrode was assembled together by micro spot welding process and then the assembled electrodes were exposed to simulated glass beading temperatures of $700^{\circ}C,\;750^{\circ}C$ and $800^{\circ}C$. The microstructures of the microweld CCFL electrode were observed by using optical microscope, scanning electron microscope and EDS. Micro-tensile and microhardness test were also carried out. The results indicated that the grain coarsening in the HAZs(heat affected zones) for both the cup-pin weld and pin-lead wire were exhibited and the grain coarsening of the HAZ for the cup and the lead wire was more obvious than the HAZ of the pin. The micro-tensile test revealed that the fracture occurred at the cup-pin weld zone for all test conditions. The fracture surface could be classified into two parts such as pin portion and cup portion including weld nugget. The failure was seemed to be initiated from the boundary between nugget and pin through the weld joint. The result of the microhardness measurement exhibited that the relatively low hardness value, about 105HV was recorded at the HAZ of the cup. This value was about 50% less than that of the original value of the cup. The reduction of the microhardness was considered as the cause of the grain coarsening due to welding process. It was also appeared that there was no change in electric resistance for the standard electrodes and heat treated electrodes.
This study compared the macro and micro electrochemical characteristics at the local area of welding metal on dissimilar welding parts for type 304 stainless steel (SS) and type 316L SS. The materials are used for double wall gas pipe of duel fuel engine for a ship. The various potentiodynamic experiments were performed several times in 10% ${H_2C_2O_2}{\cdot}{H_2O}$ solution using macro and micro methods, respectively. The micro electrochemical experiments conducted to resolve at local area on cross-section of dissimilar welding materials by micro-droplet cell device. The micro-droplet cell techniques can be used almost electrochemical experiments to resolve corrosion characteristics of the limited electrode area of the metallic surface between wetted spot of working electrode and tip of sharpened capillary tube. The results of macro electrochemical experiments show that resistance of active dissolution reaction at welding zone was high due to low current density by formation of passivation protection film at passive region. According to the micro electrochemical experiment, the corrosion current density of welding zone and bond zone were relatively high.
Ferritic stainless steels of the 400 series have been available for automotive exhaust system, heat exchanger, radiater etc. in various industrial because heat resistance, corrosion resistance and strength are excellent. Especially, automotive exhaust system is required good heat resistance because typical temperature of exhaust system exposed during operation of engine is reach up to $800^{\circ}C$. However, research for effect of high temperature in ferritic stainless steels is not enough. In this study, high temperature tensile properties of lap weld of ferritic stainless steels(STS 429) were investigated. In accordance with heat input, lap welds had been produced and were evaluated at high temperature($800^{\circ}C$) to compare high temperature tensile properties. In addition, room temperature tensile tests were carried out for non-aging and aging specimens. As a result of R.T tensile test, non-aging specimens were fractured in base metal except for low heat input specimen and aging specimens were fractured in weld metal. Also high temperature tensile test were carried out by aging specimen. After high temperature tensile test, fracture of aged specimen was occurred in base metal except for low heat input specimen. Fracture surface of low heat input specimen in weld metal was confirmed as brittle fracture with observation using scanning electron microscope(SEM). Significant decrease in ultimate tensile strength (between 82 and 85%) was observed for aged ferritic stainless steels(STS 429) when tested at high temperature.
본 연구는 박판 용접부 결함 검출 기법의 확립을 위해서 실시된 기초 연구로서, 전기강판 소재의 모재에 인위적인 결함을 작성하고, 이론 및 시험적 결과를 이용하여 결함을 검출하기 위한 최적의 조건과 임계 검출 결함 크기를 조사한 것이다. 이를 위해서 소재의 dispersion curve를 구하고, 두께 2.4mm의 박판에 대해서 tone burst방식에 의한 초음파 탐상을 실시하였다. 실험적 검토를 행한 결과 840kHz의 가진 주파수와 30도 그리고 85도의 입사각이 최적의 탐상 조건임을 알았다. 한편, 초음파의 속도와 dispersion커브를 비교 검토하여 본 바, 30도의 입사각에서 발생하여 전파하는 초음파는 symmetic mode이고 85도의 입사각에서는 antisymmetric mode의 파가 전파하고 있었다. 결함의 위치와 형상에 따라 반사파의 특성이 다르게 나타나고 있었으며, 특히 표면 결함의 경우에는 antisymmetric 모드의 초음파가 symmetric 모드 보다 높은 반사파 에너지를 나타내고 있었다. 또한 이러한 초음파 모드의 종류와 결함 검출과의 관계에 대해서는 유도파의 구조에 의해서 설명이 가능했다.
콘크리트 충전강관 기둥은 우수한 구조성능에도 불구하고 폐단면이라는 특성 상 내다이아프램 형태의 접합부 제작이 어려워 시공성에 다소 문제가 있다. 본 연구에서는 이러한 문제를 해결하기 위해 미리 내다이아프램이 설치된 ㄷ형태의 부재 두 개를 용접하여 각형강관을 제작하는 방법을 제안한다. 접합부의 상부 다이아프램은 수평플레이트를, 하부는 수직 플레이트를 사용하였다. 본 연구는 제시된 접합부의 구조적 성능을 평가하기 위해 접합부 상 하부를 6개의 단순인장 실험과 실대 크기인 2개의 T형 기둥-보 접합부에 대해 반복가력 실험을 수행하였다. 단순인장 실험에서의 주요변수는 상부 다이아프램의 형태와 가력방향이며 하부 다이아프램은 수직 플레이트의 두께와 구멍 개수이고, 실대형 접합부의 변수는 가력방향이다. 실험결과 모서리 절삭형태는 큰 영향이 없었으며 강축방향이 약축방향보다 초기강성이 16~24% 높았다. 수직 플레이트의 구멍개수와 두께가 증가함에 따라 최대내력이 각 약 5% 증가하였다. 실대형 T형 접합부의 가력축에 따른 내력 차이는 크지 않았으며 보의 전소성모멘트에 도달할 때까지 안정적인 거동을 나타냈다.
강바닥판의 구조상세에 대하여 많은 연구가 이루어지고 있으나, 대부분의 연구가 표준형의 U-rib를 대상으로 실시되었을 뿐, 강바닥판 건설초기의 개단면리브형식에 대한 연구는 미진한 것으로 조사되었다. 본 연구에서는 공용연수 31년된 개단면세로리브형식의 강바닥판 교량의 피로균열 발생 원인을 조사하기 위하여 실교통류하에서의 계측 데이터를 통하여 대상구조상세의 거동 특성을 분석하였다. 또한 상세구조해석을 통하여 대상교량을 통과하는 대표트럭하중을 추정하고, 상세영향면해석을 이용하여 대상구조상세의 응력 및 변형특성을 분석하였다. 이들 분석에 기초하여 피로균열이 발생된 대상구조상세의 보강방안을 제시하고, 이에 대한 타당성을 검증하였다. 연구결과, 개단면리브에서의 피로균열의 발생원인은 개단면부에서의 전단변형에 의한 응력증가 및 차량의 이동에 따른 교번응력의 발생에 기인하는 것으로 조사되었으며, 국부구조상세에 대한 피로설계에서는 구조상세의 거동특성이 충분히 반영된 상세해석에 근거한 설계를 실시하는 것이 중요하다는 것을 알 수 있었다.
PSRC 기둥은 앵글을 콘크리트에 매입시킨 기둥으로, 단면의 외곽 코너에 배치되는 앵글이 기둥의 휨-압축에 저항하고, 횡철근은 기둥의 전단과 앵글-콘크리트 사이의 부착에 저항한다. 본 연구에서는 KBC 2009에 따라 PSRC 합성기둥의 휨, 전단, 부착 설계방법을 정립하고, 단순지지된 2/3 스케일의 PSRC 보와 SRC 보의 2점 가력 휨실험을 통하여 제안된 설계법을 검증하고 PSRC 합성기둥의 파괴특성을 분석하였다. 단면의 강재비와 횡철근 간격을 실험 변수로 고려하였다. 실험결과, KBC 2009으로 예측한 PSRC 합성기둥의 휨, 전단, 부착 강도는 실험결과와 잘 일치하였다. 고강도 앵글이 기둥 단면의 외곽에 배치되므로 PSRC 합성기둥은 동일한 강재비를 갖는 일반 SRC 합성기둥 단면에 비하여 매우 우수한 휨저항 성능을 나타냈다. 그러나 앵글과 콘크리트 사이의 부착강도가 충분히 학보되지 못한 경우 합성기둥 단면의 휨항복강도를 발휘하기 이전에 앵글의 부착파괴, 피복콘크리트 파괴, 횡철근의 파단 등이 발생하였다. 또한 앵글 용접성 및 인성이 부족할 경우 앵글-횡철근 용접부에서 앵글의 파단에 의해 실험체가 파괴되었다.
The microstructures and the creep rupture properties of dissimilar welds between the Ni-based superalloy Inconel 740H and the non-stabilized austenitic stainless steel TP316H have been characterized. The welds were produced by shielded metal arc (SMA) welding process with the AWS A5.11 Class ENiCrFe-3 filler metal, commonly known as Inconel 182 superalloy. Postweld heat treatment at $760^{\circ}C$ for 4 hours was conducted to form ${\gamma}^{\prime}$ strengthener in Inconel 740H. The austenitic weld metal produced by Inconel 182 had a dendritic microstructure, and grew epitaxially from the both sides of Inconel 740H and TP316H base metals. Since both Inconel 740H and TP316H did not undergo any solid-state transformation during welding process, there were no heat-affected-zone (HAZ) sub-regions and the coarsoned grains near the weld interface were limited to a narrow region. The hardness of Inconel 182 weld metal was ~220 Hv. The gradual hardness decrease was detected at HAZ of TP316H, and the TP316H base metal displayed the lowest hardness value (~180 Hv) whilst the Inconel 740H showed the highest hardness value (~400 Hv). Fracture after creep occurred at the center of weld metal, regardless of creep condition. It was found that during creep the cracks initiated and propagated along interdendritic regions and grain boundaries at which Laves particles enriched in Nb, Si and Cr were present. The appropriate design of weld metal was discussed to suppress the creep-induced cracking of the present dissimilar weld.
