A study on photoreflectance in Fe-doped semi-insulating InP (Fe가 첨가된 반절연성 InP에서 Photoreflectance에 관한 연구)

  • We investigated characteristics of Fe-doped semi-insulating InP by means of photoreflectance(PR) measurement. The band gap energy($E_0$) and broadening parameter($\Gamma$) from PR signals at 300K are 1.336 eV and 11.2 meV, respectively. As the temperature is decreased from 300 to 80 K, PR signals are varied from an overlapped shape of exciton and 2-dimensional band gap transitions(300 K) to that of exciton transition(80 K). We calculated Varshni coefficient($\alpha=0.94\pm$0.07 meV/K, $\beta=587\pm$35.2 K) and Bose-Einstein coefficient ($a_B=33.6{\pm}2.02meV$ , $\theta=165\pm$33K). After annealing of isothermal and isochronism crystallinity of InP is found to be excellent when annealed at $300^{\circ}C$ for 10~20 min, qualitatively.

Reliability assessment of mica high voltage capacitor through environmental test and accelerated life test (마이카 고전압 커패시터의 환경시험과 가속 수명시험을 통한 신뢰성 평가)

  • Mica capacitor is being adopted for high voltage firing unit of guided weapon system because of its superior impact enduring property relative to ceramic capacitor. Reliability of localized mica high voltage capacitors was verified through environmental test like terminal strength test, humidity test, thermal shock test and accelerated life test for application to high voltage firing unit. Failure mode of mica capacitor is a decrease of insulation resistance and its final dielectric breakdown. Main constants of accelerated life model were derived experimentally and voltage constant and activation energy were 5.28 and 0.805 eV respectively. Lifetime of mica capacitor at normal use condition was calculated to be 38.5 years by acceleration factor, 496, and lifetime at accelerated condition and this long lifetime confirmed that mica high voltage capacitor could be applied for firing unit.

  • Standing column well (SCW) heat pump system produces geothermal energy by the heat exchange of the groundwater. If SCW system changed the temperature of soil and groundwater, it could also change species or population of microorganisms. Therefore it is needed to research about the effect of temperature change on microorganisms to use eco-friendly geothermal energy. We produced the simulative heat pump system (SHPS) and observed the change of the soil temperature in SHPS. Characteristic analysis of microorganisms isolated from soil was performed and groundwater temperature variation was evaluated. Also the bleeding effect in SHPS was investigated and the results are included. As the results, the population of microorganisms was increased about 90%, as the groundwater temperature increased 2-3 celsius degree. However the species of microorganism was little influenced by the temperature change of the soil.

  • Interfacial properties and damage sensing for the carbon fiber/epoxy-amine terminated (AT)-polyetherimide (PEI) composite were performed using microdroplet test and electrical resistance measurements. As AT-PEI content increased, the fracture toughness of epoxy-AT-PEI matrix increased, and interfacial shear strength (IFSS) increased due to the improved fracture toughness by energy absorption mechanisms of AT-PEI phase. The microdroplet in the carbon fiber/neat epoxy composite showed brittle microfailure mode. At 15 phr AT-PEI content ductile microfailure mode appeared because of improved fracture toughness. After curing, the change in electrical resistance $\Delta\textrm{R}$) with increasing AT-PEI content increased gradually because of thermal shrinkage. Under cyclic stress, in the neat epoxy case the reaching time until same stress was faster and their slope was higher than those of 15 phr AT-PEI. The result obtained from electrical resistance measurements under curing process and reversible stress/strain was correspondence well with matrix toughness properties.

  • In order to establish the standard conditions for thermal sterilization of foods, a microcomputer based $F_o-value$ measuring system was developed upon the basis of the time-temperature profile in food. $F_o-value$ was calculated simultaneously from the time-temperature profile, and described as integrated lethality during the whole sterilization process. The accuracy of system was evaluated by the analysis of thermal diffusivity of the model solid food, Alaska pollack surimi. The $F_o-value$ could be measured precisely under the different sterilizing conditions as the varied time and temperature. The practical thermal diffusivities from various sterilizing conditions agreed well to the values predicted by some experimental equations suggested in the literatures. The differences were within the range of $\pm12\%$.

  • Existing composting system was improved to have a high performance for organic degradation, deodorization and energy reduction. Compared with conventional devices, this developed system uses the heat recovered from platinum catalytic tower by three times heat exchange in which 65% of exhaust gas was recirculated. Evaporation of water was made easy by maintaining negative pressure in entire system. It was possible for reaction to be maintained steadily by microorganism agent. The optimum mixing volume ratio of garbage to sawdust was 15:1 contrary to 20:1 in conventional one. Moreover, aerobic condition was maintained efficiently. Effects obtained by using a inner circulation system were as follows. It was possible to reduce the ammonia causing offensive odor and verified that consumption of electricity cut down to 1/3 with reduction of exhaust gas inflowing. According to this inner circulation, the optimum air flow was $0.44m^3$ to 100kg treatment capacity. The electricity consumption was changed in proportion to inflowing air volume.

  • Among the oriental medicine compounds, sulfur is known as a heat-generation material in a human body. Heat-generation reaction results in the consumption of energy source. Some oriental herbs are used to treat obesity and blood lipid composition. Therefore, we hypothesized that a sulfur containing oriental medicine compound, called as Hangbisan, could help weight loss of experimental rats. This study was designed to observe the change of weight of Sprague-Dawley (SD) rats that had been fed with high-fat diet containing 10% cellulose or Hangbisan for 9 weeks. Hangbisan affected the weight loss of rats as reducing the level of plasma cholesterol and triglyceride and increasing the level of HDL-cholesterol. Thus, this study revealed Hangbisan have an anti-obesity effect and a potential role for anti-obesity agent in the application of oriental medicine compounds.

A Study for Applying Thermoelectric Module in a Bogie Axle Bearing (철도차량 차축 베어링 발열부의 열전발전 적용에 대한 기초연구)

  • There has been intense research on self-diagnosis systems in railway applications, since stability and reliability have become more and more significant issues. Wired sensors have been widely used in the railway vehicles, but because of the difficulty in their maintenance and accessibility, they ar not considered for self-diagnosis systems. To have a self-monitoring system, wireless data transmission and self-powered sensors are required. For this purpose, a thermoelectric energy harvesting module that can generate electricity from temperature gradient between the bogie axle box and ambient environment was introduced in this work. The temperature gradient was measured under actual operation conditions, and the behavior of the thermoelectric module with an external load resistance and booster circuits was studied. The proposed energy harvesting system can be applied for wireless sensor nodes in railroad vehicles with optimization of thermal management.

고상합성으로 제조된 Mg2Si0.5Ge0.5Sby의 열전특성

  • 열전재료는 열-전기가 상호 가역적으로 변하는 재료로서, 최근 에너지 변환소재 분야에서 각광받고 있다. 열전재료의 특성 효율은 무차원 열전 성능지수(dimensionless figure of merit, $ZT={\alpha}2{\sigma}T/{\kappa}$)로 나타낼 수 있다. 여기서 ${\alpha}$는 제벡계수(Seebeck coefficient), ${\sigma}$는 전기전도도(electrical conductivity), ${\kappa}$는 열전도도(thermal conductivity), T는 Kelvin 온도를 나타낸다. 500 K에서 800 K까지의 중온 영역에서 우수한 열전특성을 보이는 $Mg_2X$ (X=Si, Ge, Sn)와 이들의 고용체는 성분원소가 독성이 없고, 매장량이 많아 친환경 열전 재료로 각광받고 있다. $Mg_2X$ 고용체 중 $Mg_2Si_{1-x}Ge_x$는 기존 $Mn_2Si$, $Mg_2Ge$, $Mg_2Sn$계 보다 더 우수한 열전 성능지수를 보인다. 다양한 제조 방법들이 시도되고 있으나, 조성설계 및 구조, 성능 조절의 어려움이 있고, Mg의 산화와 휘발 및 Mg, Si, Ge의 융점 차이가 크고 중력 편석과 반응하지 않은 원소들로 인해 제조가 상당히 어렵다. Sb가 도핑된 $Mg_2Si_{0.5}Ge_{0.5}Sb_y$ (y=0, 0.005, 0.01, 0.02, 0.03) 고용체를 고상반응으로 합성하고 진공열간 압축성형을 통해 성공적으로 제조하였다. 고용 상을 확인하기 위하여 X선 회절분석을 실시하였고, 고용체 형성과 도핑에 따른 전기적 특성변화를 평가하기 위해 Hall 효과를 측정하여 전자 이동특성을 분석하였고, 323~823 K까지 전기전도도, 제벡계수, 열전도도의 측정을 통해 열전 성능지수를 평가하였다.

  • 인간과 기기간의 상호작용 심화에 의하여 모든 기기의 지능화, 첨단화 등이 요구됨에 따라 정보 기술 및 디스플레이 기술의 개발이 활발히 이루어지고 있는 가운데 투명 전자 소자에 대한 연구가 급증하고 있다. 산화물 반도체는 가시광 영역에서 투명하고, 비정질 반도체에 비하여 이동도가 100 배 이상 크고, 결정화 공정을 거친 폴리 실리콘과 비슷한 값을 가지거나 조금 낮으며 유연한 소자에도 쉽게 적용이 가능하다는 장점을 가지고 있어 투명 전자 소자 제작시에 주로 이용되는 물질이다. 대부분의 산화물 반도체 박막 증착 방법은 스퍼터링 방법이나 유기금속 화학증착법과 같은 방법으로 막을 형성하는데 이러한 증착 방법들은 고품질의 박막을 성장시킬 수 있다는 장점이 있으나 고가의 진공장비 및 부대 시설이 이용되고 이로 인한 제조비용의 상승이 되고, 기판 선택에 제약이 있는 단점이 있다. 따라서, 이러한 문제점을 개선하기 위하여 고가의 진공 장비가 필요 없이 스핀 코팅 방법이나 딥핑 방법 등에 의하여 공정 단계의 간소화, 높은 균일성, 기판 종류에 상관없는 소자의 대면적화가 가능한 용액 공정 기술이 각광을 받고 있다. 그러나 용액 공정 기반의 박막을 형성하기 위해서는 비교적 높은 공정온도 혹은 압력 등의 외부 에너지를 필요로 하므로 열에 약한 유리 기판이나 유연한 기판에 적용하기가 어렵다. 최근 이러한 문제점을 해결하기 위하여 높은 온도의 열처리(thermal annealing) 를 대신 할 수 있는 microwave irradiation (MWI)에 대한 연구가 보고되고 있다. MWI는 $100^{\circ}C$ 이하에서의 저온 공정이 가능하여 높은 공정 온도에 대한 문제점을 해결할 뿐만 아니라 열처리 방향을 선택적으로 할 수 있다는 장점을 가지고 있어 현재 투명 디스플레이 분야에서 주로 이용되고 있다. 따라서 본 연구에서는 HfOx 기반의 metal-oxide-semiconductor (MOS) capacitor를 제작하여 MWI에 따른 전기적 특성을 평가하였다. MWI는 금속의 증착 전과 후, 그리고 시간에 따른 조건을 적용하였으며 최적화된 조건의 MWI은 일반적인 퍼니스 장비에서의 높은 온도 열처리에 준하는 우수한 전기적 특성을 확인하였다.
