Effects of Glass Particle Size on the Electrical Properties of Thick Film Resistors (후막저항체의 전기적 특성에 미치는 유리입자 크기의 영향)

  • RuO2 계 후막저항체에 사용된 유리의 입도 및 연화점이 후막저항체의 전기적 특성 에 미치는 영향을 시험하기 위하여 연화점이 서로 다른 두 종류의 유리를 제조하고 이들을 미분쇄하여 각각 세 조류의 평균입도로 분급하였다. 이 유리분말들을 이용하여 여섯 종류의 후막저항체를 제조하고 그 저항체들의 전기적 특성을 평가하고 고찰하였다. 연화점이 높은 유리로 만든 후막저항체들보다 높은 쉬트 저항을 나타냈다. 또한 후막저항체들의 쉬트 저항 및 저항온도계수는 저항체들의 미세조직과 밀접한 관계가 있음을 확인하였다.

The Change of Physical Properties of Epoxy Molding Compound According to the Change of Softening Point of ο-Cresol Novolac Epoxy Resin (올소 크레졸 노볼락 에폭시 수지 연화점 변화에 따른 에폭시 몰딩 컴파운드의 물성 변화)

  • The physical properties of epoxy molding compound (EMC) according to the change of softening point of epoxy resin have been investigated in order to study the relationship between the properties of o-cresol novolac epoxy resin, which is main component of EMC for semiconductor encapsulation, and EMC. The softening points of used epoxy resin are 65.1 $^{\circ}C$, 72.2 $^{\circ}C$, and 83.0 $^{\circ}C$, respectively. The flexural strength and flexural modulus as mechanical properties were measured, and thermal expansion coefficient, thermal conductivity and glass transition temperature (Tg) as thermal properties, and spiral flow as moldability have been investigated to see the change of physical properties of EMC. The flexural modulus, thermal expansion coefficients in the glass state (${\alpha}_1$), and thermal conductivity of EMC were found to be keep constant value irrespective of the change of softening point, but Tg increased with softening point of epoxy resin, and the spiral flow decreased with that. It can be considered that these phenomena are due to the increase of crosslinking density of EMC according to the increase of softening point. The transition points were found out in the thermal expansion coefficient data in the rubbery state (${\alpha}_2$) and the flexural strength data. These can show the decrease of filler dispersion according to increase of epoxy resin viscosity.

Fracture Characteristics of Concrete at Early Ages (초기재령 콘크리트의 파괴 특성)

  • The objective of this study is to examine the fracture characteristics of concrete at early ages such as critical stress intensity factor, critical crack-tip opening displacement, fracture energy, and bilinear softening curve based on the concepts of the effective-elastic crack model and the cohesive crack model. A wedge splitting test for Mode I was performed on cubic wedge specimens with a notch at the edge. By taking various strengths and ages, load-crack mouth opening displacement curves were obtained, and the results were analyzed by linear elastic fracture mechanics and the finite element method. The results from the test and analysis showed that critical stress intensity factor and fracture energy increased, and critical crack-tip opening displacement decreased with concrete ages from 1 day to 28 days. By numerical analysis four parameters of bilinear softening curve from 1 day to 28 days were obtained. The obtained fracture parameters and bilinear softening curves at early ages may be used as a fracture criterion and an input data for finite element analysis of concrete at early ages.

Physical and Mechanical Properties of Phyllostachys pubescens Treated with Hot Water and Microwave Irradiation (열수 및 마이크로웨이브처리 맹종죽재의 물리적·기계적 특성)

  • Phyllostachys pubescens planted in the Nambu Forest Experiment station in Jinju city of Gyongnam province was used, to investigate the physical and mechanical property of bamboo in this study. The ages of the P. pubescens were 1, 2 and 3 years, respectively. This experiment was carried out in August and January. The P. pubescens were divided into upper, middle and lower parts according to the growing points. The physical and mechanical properties of the P. pubescens were investigated before and after treatment of hot water and microwave irradiation. 1. The upper part of the P. pubescens indicated the highest static MOE according to the growing points. The range of the static MOE was from 70,000 to 110,000kgf/cm2. 2. When P. pubescens were treated with hot water of 95℃, the ratio of softening was about 10~30%. 3. As microwave irradiation time was increased, the MOE values was decreased in both green and water-saturated bamboos. For the irradiation time of 20 and 30 seconds, the static MOE of P. pubescens was decreased up to about 50% comparing with non-treated.

  • PDP, FED 등의 디스플레이와 각종 IC 칩부품에 적용 가능한 저융점 유리 프릿 중에서 환경규제가 이루어지고 있는 납성분이 포함되어 있지 않은, Bi계 유리 프릿의 열적 거동 연구를 행하였다. 열처리 온도에 따른 열거동에 따라 프릿의 소성온도 및 미세구조가 결정되므로, 열처리 온도에 따른 유리 프릿의 젖음각을 측정하였고, DTA와 TMA를 통해 유리전이온도, 연화점, 열팽창계수 변화 경향성을 관찰하였다. 본 연구에서 제조된 유리는 조성에 따라 전이온도가 390-50$0^{\circ}C$, 연화점이 400-55$0^{\circ}C$, 열팽창계수가 65-120$\times$10-7/$^{\circ}C$ 범위를 나타내었으며, 고온현미경 측정 결과 Pb-계 유리와 비교시 유사한 열거동을 나타내었다.

Optimization of Elastic Modulus and Cure Characteristics of Composition for Die Attach Film (다이접착필름용 조성물의 탄성 계수 및 경화 특성 최적화)

  • The demand for smaller, faster, and multi-functional mobile devices in increasing at a rapidly increasing rate. In response to these trends, Stacked Chip Scale Package (SCSP) is used widely in the assembly industry. A film type adhesive called die attach film (DAF) is used widely for bonding chips in SCSP. The DAF requires high flowability at high die attachment temperatures for bonding chips on organic substrates, where the DAF needs to feel the gap depth, or for bonding the same sized dies, where the DAF needs to penetrate bonding wires. In this study, the mixture design of experiment (DOE) was performed for three raw materials to obtain the optimized DAF recipe for low elastic modulus at high temperature. Three components are acrylic polymer (SG-P3) and two solid epoxy resins (YD011 and YDCN500-1P) with different softening points. According to the DOE results, the elastic modulus at high temperature was influenced greatly by SG-P3. The elastic modulus at $100^{\circ}C$ decreased from 1.0 MPa to 0.2 MPa as the amount of SG-P3 was decreased by 20%. In contrast, the elastic modulus at room temperature was dominated by YD011, an epoxy with a higher softening point. The optimized DAF recipe showed approximately 98.4% pickup performance when a UV dicing tape was used. A DAF crack that occurred in curing was effectively suppressed through optimization of the cure accelerator amount and two-step cure schedule. The imizadole type accelerator showed better performance than the amine type accelerator.

Experimental Study on Tension-Hardening and Softening Characteristics in Reinforced Mortar with CSA Expansion Agent (CSA 팽창재를 혼입한 철근보강 모르타르의 인장 경화-연화 특성에 관한 실험적 연구)

  • Expansion agent is a very effective admixture for prevention of cracking due to autogenous/drying shrinkage and this can induce internal chemical prestress to embedded reinforcement. In this paper, tension-softening and hardening in cement mortar with steel and CSA expansion agent are experimentally evaluated. Cement mortar with steel reinforcement is prepared and tensile strength test is performed for evaluation of cracking and tensile behavior. In spite of slightly reduced strength and elasticity in CSA mortar, significantly increased tension-hardening behavior is evaluated in CSA mortar with induced chemical prestress. Furthermore previous tension softening models are compared with the test results and improvement are proposed.

Shear Behavior Prediction of Reinforced Concrete Beams by Transformation Angle Truss Modul (변환각 트러스 모델에 의한 철근콘크리트 보의 전단거동 예측에 관한 연구)

  • This paper presents on the shear behavior prediction of reinforced concrete beams using Transformation Angle Truss Model (TATM). The TATM can evaluate the stress-strain relationships for cracked concrete by transforming stresses and strains for principal plane into those over the crack surfaces. This proposed analytical method simplifies the Fixed Angle Softened Truss Model (FA-STM) and removes the limitation of applicability of the FA-STM. The shear.strength and strain of reinforced concrete beams are predicted by using the TATM. For the verification of proposed method, experimental results of reinforced concrete beams were compared with theoretical results by the TATM, FA-STM and Rotating Angle Softened Truss Model (RA-STM).

  • The control and prediction of surface settlement, gradient and ground displacement are the main factors in shallow tunnel design and construction in urban area. For deformation analysis of shallow tunnel due to excavation it is important to identify possible deformation mechanism of shear bands developing from tunnel shoulder to the ground surface. This paper investigaties quantitatively the deformation behavior of shallow tunneling by model tunnel test and strain softening analysis Incorporating the reduction of shear stiffness and strength parameters. The comparison of model tunnel test result and numerical simulation using strain softening analysis showed good agreement in crown settlement, normalized subsidence settlement and developing shear bands above tunnel shoulder. In this study, it is blown that the strain softening modeling is applicable to the nonlinear deformation analysis of shallow tunnel.

Nonlinear Numerical Analysis for Shear Dominant RC Columns Subjected to Lateral Force (전단거동이 우세한 기둥의 비선형 해석에 관한 연구)

  • Because of crack control by steel bars after cracking the material models for reinforced concrete(RC) differ from those for plain concrete(PL). The nonlinear behavior of columns subjected to lateral load was simulated with reasonable accuracy in 3D analysis by applying distinct material models for RC and PL zone subdivided properly on the section. The shear strain is confirmed to develope unstably with ununiform distribution in out-of-plane direction. And this tendency becomes stronger as the thickness of column member increases in out-of-plane direction. If this ununiformity in strain distribution is not taken into consideration the capacity and the deformability of columns in shear dominant failure are overestimated excessively in two dimensional analysis. By introducing equivalent softening model a behavior of columns can be predicted too in two dimensional analysis.
