제일원리 계산에 의한 Fe/Pt (001) 표면의 평형 구조 및 자기이방성 연구

  • 제일원리 계산으로 Fe/Pt (001) 표면의 표면상태도를 계산하고 표면상태도로 부터 얻어진 평형 Fe/Pt (001) 표면구조의 자기이방성에너지를 계산하였음. 계산된 표면상태도로 부터 Fe-rich $L1_2$ 구조와 수직 $L1_0$ 구조가 가장 안정한 표면 Fe/Pt (001) 구조임이 밝혀졌음. 제일원리로 계산 된 두 구조의 자기이방성에너지를 관측하여 두 구조의 자기용이축이 모두 [001] 방향으로 정렬 됨을 확인하였다. 자기이방성에너지가 격자 변화와 표면 형성 중 어떤 원인에 의해 발생하는지 판단하기 위해서 표면구조, 벌크구조, 및 표면구조와 동일한 격자상수를 가진 벌크구조를 비교 하였다. 비교 결과에 의해 자기이방성에너지의 주 원인은 표면 형성임이 밝혀졌으며 이를 좀 더 명확히 하기위해 상태밀도함수를 계산하였다. 상태밀도함수 계산 결과 Fe 원자의 $3d_{z2}$ 오비탈의 페르미 준위 아래에서의 상태가 표면이 형성되면서 증가하는 것을 관측하였으며 이는 [001] 방향으로의 자기이방성을 증가시키는 오비탈이므로 표면 형성에 따른 자기이방성에너지 증가는 Fe 원자의 $3d_{z2}$ 오비탈에 의함이 판명되었다.

Trend and Prospect for 3Dimensional Integrated-Circuit Semiconductor Chip (3차원 집적회로 반도체 칩 기술에 대한 경향과 전망)

  • As a demand for the portable device requiring smaller size and better performance is in hike, reducing the size of conventionally used planar 2 dimensional chip cannot be a solution for the enhancement of the semiconductor chip technology due to an increase in RC delay among interconnects. To address this problem, a new technology - "3 dimensional (3D) IC chip stack" - has been emerging. For the integration of the technology, several new key unit processes (e.g., silicon through via, wafer thinning and wafer alignment and bonding) should be developed and much effort is being made to achieve the goal. As a result of such efforts, 4 and 8 chip-stacked DRAM and NAND structures and a system stacking CPU and memory chips vertically were successfully developed. In this article, basic theory, configurations and key unit processes for the 3D IC chip integration, and a current tendency of the technology are explained. Future opportunities and directions are also discussed.

CoFe2O4 Films Grown on (100) MgO Substrates by a rf Magnetron Sputtering Method ((100) MgO 기판에 성장한 CoFe2O4 박막의 물리적 및 자기적 특성에 관한 연구)

  • Single crystalline $CoFe_2O_4$ thin films on (100) MgO substrates were fabricated using a rf magnetron sputtering method. The deposited films were investigated for their crystallization by X-ray diffraction, Rutherford back-scattering spectroscopy and field emission scanning electron microscopy. When a cobalt ferrite film was deposited at the substrate temperature of $600^{\circ}C$, squared grains of about 200 nm were uniformly distributed in the film. However, the grains became irregular and their sizes also varied from 30 to 150 nm when the substrate temperature was $700^{\circ}C$. Hysteresis loops of a film deposited at $600^{\circ}C$ showed that the magnetically easy axis of the film was perpendicular to the substrate surface. Except for the squareness ratio, magnetic properties of the cobalt ferrite films grown by the present rf sputtering method were as good as those of the films prepared by a laser ablation method: The in-plane and perpendicular coercivities were 283 and 6800 Oe, respectively. As the thickness of the deposited film increased twice, the saturation magnetization became double but the coercivity remained unchanged. However, deposition of the Co ferrite films with a higher rf powder decreased the squareness ratio and the perpendicular coercivity of the films.

Direct-Current Dielectrophoretic Motions of a Pair of Particles due to Interactions with a Nearby Nonconducting Wall (비전도성 벽과의 상호작용에 따른 한 쌍 입자의 직류 유전영동 운동)

  • The present study numerically investigated two-dimensional dielectrophoretic motions of a pair of particles suspended freely in a viscous fluid, interacting with a nearby nonconducting planar wall, under an external uniform electric field. The results show that the motions depend strongly on the set of two electric conductivity signs and the particles-wall separation gap. When both particles have the same sign, they revolve and finally align parallel to the electric field. In contrast, with different signs, they revolve in the opposite direction and finally align perpendicular to the field. Simultaneously, they are repelled to move farther away from the wall regardless of their conductivity set. With further separation from the wall, the particles-wall interaction effect diminishes and tthe particle-particle effect dominates.

  • The direct spinning of carbon nanotube (CNT) fibers is a promising method in the high performance composite materials. However, most of the reported CNT arrays do not have spinning properties because of their limited synthesis conditions. In this study, we investigate the properties of spinnable CNT arrays, which is closely related to the morphology of CNT array. The array morphology controlled by controlling the conditions of catalyst, carbon source, etc. By additional carbon source of ethylene and changing the composition of the catalyst, the waviness of the CNT array can be remarkably reduced, which leads to improve of the spinning properties. The synthesized CNT arrays were well aligned along c-axis and the synthesis conditions of the spinning array could be derived.

The Preparation and Magnetic Properties in Ba-ferrite Film on the A12O3 Substrate (A12O3을 하지층으로 하는 Ba-ferrite 박막의 제조 및 자기적 특성에 관한 연구)

  • Ba-Ferrite thin films were prepared on $A1_2O_3$ substrate by a pulsed laser deposition system and characterized by SEM, $M\ddot{o}$ssbauer spectroscopy and VSM. The appropriate conditions of pulsation in Ba-ferrite was the oxygen pressure of 0.1 Torr at a substrate temperature of $400^{\circ}C$ and the thickness was variable with the deposition time. Ba-ferrite crystals had the forms of hexagonal plate in the 5 minute deposited film and the needle grains coexisted with the increasing film thickness. $M\ddot{o}ssbauer$ spectroscopy assured that the direction of atomic spin in Fe ion tends to normal to the substrate in the hexagonal plate. The VSM curves have the two types hysteresis of hexagonal and needle phase.

The Convective Heat Transfer for the Flow Perpendicular to the Tube Array (튜브배열 방향과 수직한 유동에 의한 관외 대류 열전달)

  • The convective heat transfer on the outer surface of tube arrays perpendicular to the flow direction was experimentally investigated. The test sections which include the aligned and staggered arrangements were made and the local heat transfer coefficients on the outer surface of the tube were measured after the flow has been fully developed. The results showed that the local heat transfer coefficients of the staggered arrangement, which has transverse pitch of 0.075 m and longitudinal pitch of 0.08 m, were about 15% greater than that of the aligned arrangement. Also, the overall mean Nusselt number of the former was greater than that of the latter. It is verified that the results obtained by using the simulation show the same tendency with those of experiment.

  • Scour in a flow field affected by waves, such as river estuaries or shallow waters, is more difficult to predict than scour in a currents. The main issue in predicting the scour around circular files, such as undersea bridges, is the maximum scour depth and the point of occurrence. In the case of two or more adjacent circular piles, the location and depth of maximum scour according to the spacing between piles and the arrangement method show a lot of difference compared to the case of a single pile. In this paper, the KC number are calculated as dimensionless variables representing the strength of the flow. And the correlation between pile gap size and relative scour depth was analyzed.

  • We have grown vertically aligned carbon nanotubes in a large area of Co-Ni codeposited Si substrates by the thermal CVD using $C_2H_2$ gas. Since the discovery of carbon nanotubes, Synthesis of carbon nanotubes for mass production has been achieved by several methods such as laser vaporization arc discharge, and pyrolysis. In particular, growth of vertically aligned nanotubes is of technological importance for applications to FED. Recently, vertically aligned carbon nanotubes have been grown on glass by PECVD Aligned carbon nanotubes can be also grown on mesoporous silica and Fe patterned porous silicon using CVD. Despite such breakthroughs in the growth, the growth mechanism of the alignment are still far from being clearly understood. Furthermore, FED has not been clearly demonstrated yet at a practical level. Here, we demonstrate that carbon nanotubes can be vertically aligned on catalyzed Si substrate when the domain density reaches a certain value. We suggest that steric hindrance between nanotubes at an initial stage of the growth forces nanotubes to align vertically and then nanotubes are further grown by the cap growth mechanism.

ITO 전극에 성장된 ZnO 나노구조의 구조적 및 광학적 특성 연구

  • ZnO는 3.37 eV의 넓은 에너지 밴드갭을 갖는 투명 전도성 반도체이며 우수한 전기적, 광학적 특성으로 인해 광원소자 개발을 위한 새로운 물질로 많은 주목을 받아왔다. 더욱이, ZnO는 쉽게 나노구조 형성이 가능하기 때문에 이를 응용한 가스센서, 염료감응태양전지, 광검출기 등의 소자 개발이 활발히 이루어지고 있다. 최근에는 GaN 기반 발광다이오드 (light emitting diode, LED)의 광추출 효율을 향상시키기 위한 ZnO 나노구조 응용에 관한 연구가 보고되고 있다. GaN 기반 LED의 경우 반도체 물질과 공기 사이의 높은 굴절률 차이로 인하여 낮은 광추출 효율을 나타낸다. 이를 해결하기 위한 방법으로 표면 roughening, texturing 등 에칭공정을 이용해 광추출 효율을 개선하려는 연구들이 보고되고 있으나, 복잡한 공정과정을 필요로 하고 에칭공정에 의한 소자 표면 손상으로 전기적 특성이 나빠질 수 있다. 반면 전기화학증착법으로 성장된 ZnO 나노구조를 이용할 때, 보다 간단한 방법으로 쉽고 빠르게 나노구조를 형성할 수 있고 낮은 공정온도를 가지기 때문에 소자의 전기적 특성에 큰 영향을 주지 않는다. 수직방향으로 잘 정렬된 ZnO 나노구조를 갖는 LED의 경우 내부 Fresnel 반사 손실을 효과적으로 줄여 발광 효율을 크게 향상시킬 수 있다. 따라서, ZnO 나노구조의 성장제어 및 성장특성을 분석하는 것은 매우 중요하다. 본 연구에서는 ITO glass 위에 ZnO 나노구조를 성장하고 그 특성을 분석하였다. ITO glass 기판 위에 RF magnetron 스퍼터를 사용하여 Al 도핑된 ZnO (AZO)를 얇게 증착한 후 전기화학증착법으로 ZnO 나노구조를 성장하였다. 농도, 인가전압, 공정시간 등 다양한 공정조건을 변화시키면서 성장 메커니즘을 분석하였고, scanning electron microscope (SEM) 및 X-ray diffraction (XRD)을 통하여 구조 및 결정성 등을 분석하였다. 또한, UV-Visible-NIR spectrophotometer를 사용하여 투과율을 실험적으로 측정하여 ZnO 나노구조의 광학적 특성을 분석하였고, rigorous coupled wave analysis (RCWA) 방법을 사용하여 계면에서 발생하는 내부 반사율을 계산함으로써 나노구조의 효과를 이론적으로 분석하였다.
