Measurement and Evaluation of Thermal Expansion Coefficient for Warpage Analysis of Package Substrate (패키지 기판의 Warpage 해석을 위한 열팽창계수의 측정 및 평가)

  • Microelectronics components contain various materials with different coefficients of thermal expansion (CTE). Although a large amount of published data on the CTE of standard materials is available, it occasionally becomes necessary to measure this property for a specific actual material over a particular temperature range. A change in the temperature of a material causes a corresponding change in the output of the strain gage installed on the specimen because of not only the mechanical load but also the temperature change. In this paper, a detailed technique for CTE measurement based on these thermal characteristics of strain gages is proposed and its reliability is evaluated. A steel specimen, aluminum specimen, and copper specimen, whose CTE values are well known, were used in this evaluation. The proposed technique was successfully applied to the measurement of the CTE of a coreless package substrate composing of electronics packages.

  • ECC is a special kind of high performance cementititous composite which exhibits typically more than 2% tensile strain capacity by bridging microcracks at a crack section. Therefore, micromechanics should be adopted to obtain multiple cracking and strain hardening behavior. This paper propose a linear elastic analysis method to simulate the multiple cracking and strain hardening behavior of ECC. In an analysis, the stress-crack opening relation modified considering the orientation of fibers and the number of effective fibers is adopted. Furthermore, to account for uncertainty of materials and interface between materials, the randomness is assigned to the tensile strength(${\sigma}_{fci}$), elastic modulus($E_{ci}$), peak bridging stress(${\sigma}_{Bi}$) and crack opening at peak bridging stress(${\delta}_{Bi}$), initial stress at a crack section due to chemical bonding, (${\sigma}_{0i}$), and crack spacing(${\alpha}_cX_d$). Test results shows the number of cracking and stiffness of cracked section are important parameters and strain hardening behavior and maximum strain capacity can be simulated using the proposed method.

Evaluation of Dynamic Tensile Strength of HPFRCC According to Compressive Strength Level (압축강도 수준에 따른 HPFRCC의 동적충격 인장강도 평가)

  • This study evaluates the dynamic tensile behavior of HPFRCC according to compressive strength levels of 100, 140 and 180 MPa. Firstly, the compressive stress-strain relationship of 100, 140 and 180 MPa class HPFRCC was analyzed. As a result, the compressive strengths were 112, 150 and 202 MPa, respectively, and the elastic modulus increased with increasing compressive strength. The static tensile strengths of HPFRCC of 100, 140 and 180 MPa were 10.7, 11.5 and 16.5 MPa, and tensile strength also increased with increasing compressive strength. On the other hand, static tensile strength and energy absorption capacity at 100 and 140 MPa class HPFRCC showed no significant difference according to the compressive strength level. It was influenced by the specification of specimen and the arrangement of steel fiber. As a result of evaluating the dynamic impact tensile strength of HPFRCC, tensile strength and dynamic impact factor of all HPFRCCs tended to increase with increasing strain rate from 10-1/s to 150/s. In the same strain rate range, the DIF of the tensile strength was measured higher as the compressive strength of HPFRCC was lower. It is considered that HPFRCC of 100 MPa is the best in terms of efficiency. Therefore, it is advantageous to use HPFRCC with high compressive strength when a high level of tensile performance is required, and it is preferable to use HPFRCC close to the target compressive strength for more efficient approach at a high strain rate such as explosion.

Effect of Green Tea and Saw Dust Contents on Static Bending Strength Performance of Hybrid Boards Composed of Wood Fiber, Saw Dust and Green Tea (목재섬유, 톱밥 및 녹차 이종복합보드의 정적 휨 강도성능에 미치는 녹차 및 톱밥 배합비율의 영향)

  • In this study, in addition to the green tea-wood fiber hybrid composite boards of previous researches, to make effective use of saw dust of domestic cypress tree with functionalities and application as interior materials, eco-friendly hybrid composite boards were manufactured from wood fiber, green tea and saw dust of cypress tree. We investigated the effect of the component ratio of saw dust and green tea on static bending strength performances. Static bending MOE (modulus of elasticity) was within 0.956~1.18GPa, and showed the highest value in wood fiber : green tea : saw dust = 50 : 40 : 10 of the component ratio, and had the lowest value in 50 : 30 : 20 of component ratio. These values were 2.0~3.1times lower than those of green tea-wood fiber hybrid composite boards reported in the previous researches. The bending MOR (modulus of rupture) showed 8.99~11.5MPa, the change of the bending MOR with component ratio of the factors was the same as that of bending MOE. These values had 1.9~3.5 times lower value than those of green tea-wood fiber hybrid composite boards, and showed the slightly lower values than the MOR of particle boards (PB) and medium density fiberboards (MDF) prescribed in Korean Industrial Standard. Therefore, it is considered that these hybrid composite boards need to improve strength performances by component ratio change, hybrid composite with other materials and adhesive change etc. in order to industrialize the hybrid composite boards.

  • Interfacial evaluation, damage sensing and cure monitoring of single carbon fiber/thermo setting composite with different curing processes were investigated using electro-micromechanical test. After curing, the residual stress was monitored by measurement of electrical resistance and then compared to various curing processes. In thermal curing case, matrix tensile strength, modulus and interfacial shear strength were higher than those of ultraviolet curing case. The shrinkage measured during thermal curing occurred significantly by matrix shrinkage and residual stress due to the difference in thermal expansion coefficient. The apparent modulus measured in the thermal curing indicated that mechanical and interfacial properties were highly improved. The reaching time to the same stress of thermal curing was faster than that of UV curing case.

Effect of Filled Hole on Strength Behavior of CFRP Composites at Cold Temperature Dry and Elevated Temperature Wet (저온건조($-55^{\circ}C$) 및 고온다습 조건($108.3^{\circ}C$)의 기계적 체결 홀이 탄소섬유강화 복합재의 강도 특성에 미치는 영향 연구)

  • The effect of open and filled holes on the strength behavior of carbon fiber reinforced polymeric (CFRP) composites was investigated. The strength was measured at room temperature dry, cold temperature dry, $-55^{\circ}C$, and elevated temperature wet, $108.3^{\circ}C$ on several different laminate configurations. Based on the experimental data presented, it is shown that the filled hole tensile strength is larger than that of open hole by reducing damage around the hole due to the constraint imposed by the fastener. The tensile strength at cold temperature dry, $-55^{\circ}C$ is increased with the brittleness by the thermal expansion coefficient of fiber and matrix. The compressive strength at elevated temperature wet, $108.3^{\circ}C$ is decreased by the cause of interfacial deterioration between fiber and matrix with moisture absorption.

Evaluation on Stress-Strain-Strength Behavior of the Textile Encased Soils via Triaxial Compression Tests (삼축압축시험을 통한 섬유로 구속된 흙의 응력-변형률-강도 거동 평가)

  • Recently, there are an increasing number of studies on the method of wrapping the outer wall of granular piles with geosynthetic fibers such as geotextile or geogrid that has a certain level of tensile strength as an alternative method for the ground improvement techniques. In this study, triaxial compression tests are performed on the sand and clay specimen encased with various textiles to evaluate the reinforcing effect with regard to the tensile strength of the textile. Furthermore, triaxial compression tests are performed on the clay specimen inserted by sand only and sand encased with geosynthetics to compare behavioral differences between the conventional sand compaction pile and geosynthetic encased sand pile with regard to the replacement ratio, ${\alpha}_s$ and the tensile strength of the geosynthetics. Based on the experimental results, the strength enhancement due to the textile is affected by the longitudinal tensile strength rather than the transverse one of the applied textile. The effect of the confinement by the textile encasement results in the large increase of the cohesions. The overall behaviors, such as shear strength, pore pressure parameter at failure and stress ratio, of the geosynthetic encased sand pile is quite different from those of the conventional sand compaction pile.

  • In this work, in order to inrprove the flexural strength of hardened portlarid cerncrit paste, mix ing water was reduced to water ccrnent ratio of 0.1 aid water soluble polymer such as hydroxy propyl methyl cellulose was adclelri to the paste to obtain a better dispersion. The paste was kneaded by the twin roll mill for cornpact and homogeneous mixing. The high strength mechanism of the hardened cement paste may be due to the removal of macropores larger than 100${\mu}m$, the reduction of capillary pores acting as the passage of crack propagation, the increase of Young's moculus with iticrease of unhytlratcci cenxxnt ard the incicasc of fracture toughnevs with the crack toughening mechanism (grain bridging, polymer fibril bridging and fritional inter-locking).

Correlation Between Tensile Strength and Compressive Strength of Ultra High Strength Concrete Reinforced with Steel Fiber (초고강도 강섬유 보강 콘크리트의 인장강도와 압축강도 사이의 상관관계에 관한 연구)

  • Ultra-high strength concrete which have 100 MPa compressive strength or higher can be developed applying RPC(Reactive Powder Concrete). Preventing brittle failure under compression and tension, ultra-high strength concrete usually use the steel fibers as reinforcements. For the effective use of steel fiber reinforced ultra-high strength concrete, estimation of tensile strength is very important. However, there are insufficient research results are available with no relation between them. Therefore, in this study, correlation between compressive strength and tensile strength of ultra-high strength concrete was investigated by test and statistical analysis. According to test results, increasing tendency of tensile strength was also shown in the range of ultra-high strength. Evaluation of test results of this study and collected test results were carried out. Using 284 splitting test specimens and 265 flexural test specimens, equations suggested by previous researchers cannot be applied to ultra-high strength concrete. Therefore, using database and test results, regression analysis was carried out and we suggested new equation for splitting and flexural tensile strength of steel fiber reinforced ultra-high strength concrete.

Practical Performances of Methacrylamide-treated Silk Fibers (메타크릴아미드 처리견의 실용적 성능)

  • In this study the effects of methacrylamide-treatment on the physical properties and practical performances of silk were investigated for 38% MAA added silk fibers. The main results obtained were as follows; The values of tenacity, tearing strength, elongation, modulus and toughness decreased by the treatments of MAA on silk fibers. The moisture regain was increased by the MAA treatment, which improved the antistatic performance of silk fabrics. The stiffness values of MAA-treated silk fabrics increased and the performances of crease recovery were improved.
