Property Comparison of Ru-Zr Alloy Metal Gate Electrode on ZrO2 and SiO2 (ZrO2와 SiO2 절연막에 따른 Ru-Zr 금속 게이트 전극의 특성 비교)

  • In this dissertation, Ru-Zr metal gate electrode deposited on two kinds of dielectric were formed for MOS capacitor. Sample co-sputtering method was used as a alloy deposition method. Various atomic composition was achieved when metal film was deposited by controlling sputtering power. To study the characteristics of metal gate electrode, C-V(capacitance-voltage) and I-V(current-voltage) measurements were performed. Work function and equivalent oxide thickness were extracted from C-V curves by using NCSU(North Carolina State University) quantum model. After the annealing at various temperature, thermal/chemical stability was verified by measuring the variation of effective oxide thickness and work function. This dissertation verified that Ru-Zr gate electrodes deposited on $SiO_{2}\;and\;ZrO_{2}$ have compatible work functions for NMOS at the specified atomic composition and this metal alloys are thermally stable. Ru-Zr metal gate electrode deposited on $SiO_{2}\;and\;ZrO_{2}$ exhibit low sheet resistance and this values were varied with temperature. Metal alloy deposited on two kinds of dielectric proposed in this dissertation will be used in company with high-k dielectric replacing polysilicon and will lead improvement of CMOS properties.

Cloud Generation Using a Huge Vertical Mine

  • In order to study the characteristics of cloud, a real-scale experiment for cloud generation was carried out using an extinct vertical mine (430 m height) located in the northeastern Honshu, Japan. The dry particles generated from the three-step concentrations of NaCl solutions were used for cloud generation. The number size distributions of initial dry particles and cloud droplets were monitored by Scanning Mobility Particle Sizer (SMPS) and Forward Scattering Spectrometer Probe (FSSP) at bottom and upper sites of pit, respectively. The polymeric water absorbent film (PWAF) method was employed to measure liquid water content ($W_L$) as a function of droplet size. Moreover the chemical properties of individual droplet replicas were determined by micro-PIXE. The CCN number concentration shows the lognormal form in dependence of the particle size, while the number size distributions of droplets are bimodal showing the peaks around $9{\mu}m$ and $20{\mu}m$ for every case. In comparison to background mineral particles, right shifting of size distribution line for NaCl particles was occurred. When NaCl solutions with three-step different concentrations were neulized, $W_L$ shows the strong droplet size dependence. It varied from $10.0mg\;m^{-3}$ up to $13.6mg\;m^{-3}$ with average $11.6mg\;m^{-3}$. A good relationship between $W_L$ and cloud droplet number concentration was obtained. Both chemical inhomogeneities (mixed components with mineral and C1) and homogeneities (only mineral components or C1) in individual droplet replicas were obviously observed from micro-PIXE elemental images.

  • In this paper, we designed the chip which can classify the Korean characters using CAM(Content Addressable Memory). A high-speed OCR has been implemented by software to recognize the characters. However, it is difficult to process in real-time. The pipelined hardware implementation is one of the solution to recognize the characters in real-time by using the parallel processing techniques. We used the CAM which has the function of high-speed parallel-match to implement easily and twenty reference patterns are used for comparison. The chip has been evaluated result using DLAB of DAZIX. The simulation results have shown that the process speed was $1.6{\mu}s$ per character. Also, we programed using C-language and compared the results.

  • The complete nucleotide sequence of olive flounder (Paralichthys olivaceus) hsp70-related rDNA was determined by RT- and RACE-PCR methods. A full-length of hsp70-related cDNA has an open reading frame of 1.95 kb encoding 650 amino acids with a calculated molecular weight of 71.1 kD. A corresponding hsp70-related protein contains a number of conserved elements including an ATP-binding domain, a nuclear localization signal and the carboxyl terminal motif, EEVD, which may have a role in chaperone function. Comparison of nucleotide and predicted amino acid sequence between olive flounder hsp70-related gene and hsp/hsc70 genes of other species revealed a high similarity with the cognate form of these genes. These results indicated that we recovered likely to be a olive flounder cognate hsc70 gene.

A Performance Analysis of Multi-GNSS Receiver with Various Intermediate Frequency Plans Using Single RF Front-end

  • In this study, to design a multi-GNSS receiver using single RF front-end, the receiving performances for various frequency plans were evaluated. For the fair evaluation and comparison of different frequency plans, the same signal needs to be received at the same time. For this purpose, two synchronized RF front-ends were configured using USRP X310, and PC-based software was implemented so that the quality of the digital IF signal received at each front-end could be evaluated. The software consisted of USRP control, signal reception, signal acquisition, signal tracking, and C/N0 estimation function. Using the implemented software and USRP-based hardware, the signal receiving performances for various frequency plans, such as the signal attenuation status, overlapping of different systems, and the use of imaginary or real signal, were evaluated based on the C/N0 value. The results of the receiving performance measurement for the various frequency plans suggested in this study would be useful reference data for the design of a multi-GNSS receiver in the future.

Thermal behavior of Alkanethiolate Self-Assembled Monolayers on the Cu(111)

  • Self-assembled monolayers(SAMs) of alkanethiol have been formed on the Cu(111) surfaces in vacuum. The thermal behavior of octanethiol-based SAMs on the Cu(111) surface have been examined in ultrahigh vacuum. Using X-ray photoelectron spectroscopy (XPS), it is found that the monolayers are stable up to about 500K in vacuum. Decomposition is signaled by a decrease in the intensity of C ls peak, accompanied by an increase of the intensity of the Cu 2p peak. However, the intensity of the S 2p peak doesn't change much as a function of annealing temperature. Thermal the decomposition mass spectra show that n-alkene is the predominant species desorbing from the surface in the 500-600K temperature range. The totality of these data leads to the conclusion that the monolayers decompose through the S-C bond cleavage by hydrogen elimination reaction, resulting in the desorption of hydrocarbon moiety as n-alkene. Following this initial decomposition step, Cu2S layers are observed on the surface. For comparison, attempts were also made to examine the thermal behavior of octanethiol-based SAMs on the Cu(111) surface in air. It has been shown that the SAMs on the Cu(111) surfaces begin to desorb with the oxidation of the thiolate to sulfonate at 400K. Upon annealing to 450K, the monolayer has almost completely desorbed as indicated by the virtual disappearance of the S 2p peak.

A Study of Characteristics Comparison with Polyimide in LCOS Microdisplay

  • We studied characteristics of polyimide (PI) about Liquid Crystal on Silicon (LCOS) microdisplay. In order to compare two kinds of PI and choose one PI, we measured some items. First, we measured thermal imidization of SE-7492, SE-5291 (Nissan) PI using FT-IR. The results of thermal imidization are same 85%for SE-7492 and 86% for SE-5291. The second, we measured voltage-holding ratio (VHR) of LCOS imager using two kinds PI and one liquid crystal (LC) that is a mixture developed by Merck. The third, we measured contrast ratio (C/R) of LCOS imager using function generator from ov to 4V. The results of VHR and C/R are higher LCOS imager using SE-7492 than LCOS imager using SE-5291. And last we measured response time and the result is same two types LCOS Imagers. So, we choose PI of LCOS imager and concluded that LC is much better matched of PI using SE-7492.

Effects of Lycium chinense Miller Fruit and its Constituent Betaine on Immunomodulation in Balb/c Mice

  • BACKGROUND: The aim of this study is to investigate the effects of Lycium chinense Miller fruit and its representative constituent betaine on reduction of immobility time and blood parameters in balb/c mice. METHODS AND RESULTS: We investigated the immobility time and the changes in aspects of blood biochemical parameters by the administration of L. chinense Miller fruit and its representative constituent betaine, after the forced swimming test. The immobility time was significantly reduced about 41.3% and 53.6%, respectively, in the animal of L. chinense Miller fruit and its representative constituent betaine-administrated group for 7 days, in comparison with that of the control group. The level of blood urea nitrogen was significantly decreased in L. chinense Miller fruit and its representative constituent betaine-treated group compared with the control group (P < 0.05), respectively. In addition, the interlukin-2 levels of mice in L. chinense Miller fruit and betaine treated group was increased compared with the control group. CONCLUSION: These results indicate that L. chinense Miller fruit and betaine might be helpful in the immune function improvement, enhance physical stamina, and fatigue recovery.

The Positive Effect of LuoHanGuo as Sugar Substitute on Blood Glucose and Metabolism in Streptozotocin-Induced Diabetic Mice

  • This study intended to compare the effects of the sugar-Omija extract tea (SO) and LuoHanGuo-Omija extract tea (LO) to blood glucose levels and metabolism among streptozotocin (STZ)-induced diabetic mice and to prove the positive effects of LuoHanGuo extract as a sugar substitute. According to the results, the rate of blood glucose increase and the blood glucose level was reduced, and the weight was increased. Aspartate aminotransferase (AST), alanine aminotransferase (ALT), triglyceride, low density lipoprotein cholesterol, and total cholesterol was decreased, and albumin, total protein, and high density lipoprotein cholesterol (HDL-C) was increased in the STZ/LO group as compared to the STZ group. Compared to the STZ/SO group, the rate of blood glucose increase and glucose tolerance was decreased. AST, ALT, and total cholesterol was decreased, and HDL-C level was high. In conclusion, the LO displayed hypoglycemic effect, prevented weight loss caused by diabetes, recovered liver function, and improved lipid metabolism. In addition, such positive effects were obviously shown during comparison with the experimental group treated with the SO. Therefore, the LO were considered as favorable food supplements that can be safely taken by persons with diabetes, obesity, hypertension, and heart disease; they have to control their sugar intake as well as their diet.

Laboratory Experimentals and Numerical Analysis for Development of a Atmospheric Mixed Layer (대기 혼합층 발달 과정의 모형 실험과 수치 해석)

  • The layer that is directly influenced by ground surface is called the atmospheric boutsdary layer in comparison with the free atmosphere of higher layer. In the boundary layer, the changes of wind, temperature and coefficient of turbulent diffusion in altitude are large and have great influences an atmospheric diffusion. The purpose of this paper is to express the structure and characteristics of development of mixed layer by using laboratory experiment and numerical simulation. Laboratory experiment using water tank are performed that closely simulate the process of break up of nocturnal surface inversion above heated surface and its phenomena are analyzed by the use of horizontally averaged temperature which is observed. The result obtained from the laboratory experiment is compared with theoretical ones from ; \textsc{k}-\varepsilon numerical model. The results are summarized as follows. 1) The horizontally averaged temperature was found to vary smoothly with height and the mixed layer developed obviously being affected by the convection. 2) The mean height of mixed layer may be predicted as a function of time, knowing the mean initial temperature gradient. The experimental values are associated well with the theoretical values computed for value of the universal constant $C_r$= 0.16, our $C_r$ value is little smaller than the value found by Townsend and Deardoru et al.
