Properties of ZnO/TiO2 Bilayer Thin Films with a Low Temperature ALD Process (저온 원자층증착법으로 제조된 ZnO/TiO2 나노이층박막의 물성 연구)

  • We examined the microstructure and optical properties of crystallized ~30 nm-ZnO/~10 nm amorphous $TiO_2$ nano bilayered films as nano electrodes were deposited at extremely low substrate temperatures of $150-210^{\circ}C$. The bilayered films were deposited on silicon substrates with 10 cm diameters by ALD (atomic layer deposition) using DEZn (diethyl zinc(Zn(C2H5)2)) and TDMAT (tetrakis dimethyl-amid $titanium(Ti(N(CH_3)_2)_4)$ as the ZnO and $TiO_2$ precursors, respectively, and $H_2O$ as the oxidant. The microstructure, phase, and optical properties of the bilayered films were examined by FE-SEM, TEM, XRD, AES, and UV-VIS-NIR spectroscopy. FE-SEM and TEM showed that all bilayered films were deposited very uniformly and showed crystallized ZnO and amorphous $TiO_2$ layers. AES depth profiling showed that the ZnO and $TiO_2$ films had a stoichiometric composition of 1:1 and 1:2, respectively. These bilayered films have optical absorption properties in a wide range of ultraviolet wavelengths, 250-390 nm, whereas the single ZnO and $TiO_2$ films showed an absorption range of 350-380nm.

  • The purpose of present study is to find the structure crystallization mechanism and physical properties in $TiO_2$ containing lead zinc borosilicate glass system. The experiments such as differential thermal analysis infrared spectral analysis. X-ray diffraction analysis and thermal expansion measurements have been done. Differential thermal analysis of coarse and fine glass powder showed bulk nucleating mechanism for high $TiO_2$ containing glasses and surface nucleation mechanism for low $TiO_2$ containing glasses. The prepared glasses crystallized to crystalline mixture of PbO.2ZnO. $B_2O_3$ .4PbO.2ZnO.$5B_2O_3$and 2PbO.ZnO.$B_2O_3$ when heat-treated in the range of 480 and 51$0^{\circ}C$ and crystallized to PbTiO3 when heat-treated at $600^{\circ}C$. Obtained crystalline phase of $PbTiO_3$ in glass matrix strongly affects to thermal expansion coefficient and the value of crystallized glass varied 68.0 to $107.1{\times}10-7$/$^{\circ}C$ depending on the amount of $TiO_2$added. Infrared spectral analysis showed that [$BO_3$] triangle and [$BO_3$] tetrahedral units were coexisted in the glass with high content of PbO.

Toxicity Assessment of Nanopariticles Based on Seed Germination and Germination Index (씨앗발아 및 발아지수에 근거한 나노입자 독성평가)

  • Nanomaterials have been widely used in many fields. This study investigates the effects of metal oxide nanoparticles (CuO, NiO, $TiO_2$, $Fe_2O_3$, $Co_3O_4$, ZnO) on germination and germination index (G.I.) of seeds, Lactuca and Raphanus. Under aqueous exposure, CuO on Lactuca shows the most significant impacts on activities compared to others, showing $EC_{50s}$ for germination and G.I. as 0.46 mg/L and 0.37%, respectively. The effects of nanoparticle phytotoxicity on seed Lactuca was much higher than that of Raphanus. In general, the toxicities on seed germination and germination index were as following orders : CuO > ZnO > NiO ${\gg}$ $TiO_2$, $Fe_2O_3$, $Co_3O_4$. No measurable inhibition was observed at 1,000 mg/L (maximum exposure concentration) of $TiO_2$, $Fe_2O_3$, $Co_3O_4$.

용액 방법을 사용한 TIZO 박막 트랜지스터 제작 및 전기적 특성 조사

  • 산화물 반도체는 넓은 에너지갭을 가지고 높은 이동성과 높은 투명성을 가지기 때문에 초고 속 박막 트랜지스터(Thin film transistor; TFT)에 많이 응용되고 있다. 그러나 ZnO 및 $In_2O_3$ 산화물 반도체를 박막트랜지스터에 사용할 경우 소자가 불안정하여 전기적 성질이 저하되고 문턱전압의 이동이 일어난다. TFT에 사용되는 산화물 반도체로는 GaInZnO, ZrInZnO, HfInZnO 및 GaSnZnO의 전기적 특성에 관한 연구가 많이 되었다. 그러나 titanium-indium-zinc-oxide (TIZO) TFT에 대한 연구는 비교적 적게 수행 되었다. 본 연구에서는 TFTs의 안정성을 향상하기 위하여 TFT의 채널로 사용되는 TiInZnO를 형성하는데 간단한 제조 공정과 낮은 비용의 용액 증착방법을 사용하였다. 졸-겔 전해액은 Titanium (IV) isopropoxide $[Ti(OCH(CH_3)_2)_4]$, 0.1 M Zinc acetate dihydrate $[Zn(CH_3COO)_2{\cdot}2H_2O]$ 그리고 indium nitrate hydrate $[In(NO_3)_3{\cdot}xH_2O]$을 2-methoxyethanol의 용액에 합성하였다. $70^{\circ}C$에서 한 시간 동안 혼합 하였다. Ti의 몰 비율은 10%, 20% 및 40% 로 각각 달리하여 제작하였다. $SiO_2$층 위에 2,500 rpm 속도로 25초 동안 스핀 코팅하여 TFT를 제작하였다. TIZO 박막에 대한 X-선 광전자 스펙트럼 관측 결과는 Ti 몰 비율이 증가함에 따라 Ti 2p1/2피크의 세기가 증가함을 보여주었다. TiZO 박막에 Ti 원자를 첨가하면 $O^{2-}$ 이온이 감소하기 때문에 전하의 농도가 변화하였다. 전하 농도의 변화는 TiZO 채널을 사용하여 제작한 TFT의 문턱전압을 양 방향으로 이동 하였으며 off-전류를 감소하였다. TiZO 채널을 사용하여 제작한 TFT의 드레인 전류-게이트 전압 특성은 on/off비율이 $0.21{\times}107$ 만큼 크며 이것은 TFT 소자로서 우수한 성능을 보여주고 있다.

The Effect of Adding Process of $Zn(NO_3)_2$ on the Properties of $(Zr_{0.8}Sn_{0.2})TiO_4$ Dielectrics Prepared by Coprecipitation of $(Zr^{4+}, Ti^{4+})$-Hydroxides in the Presence of $SnO_2$ Particles ($Zn(NO_3)_2$의 첨가공정이 부분 공침법으로 제조된 $(Zr_{0.8}Sn_{0.2})TiO_4$ 유전체의 특성에 미치는 영향)

  • ZST powders were synthesized by coprecipitation of (Zr4+, Ti4+)-hydroxide in the presence of SnO2 particles. Zn(NO3)2 was used as a sintering additive, and according to the adding sequence, sintering and dielectric properties were investigated. Sintered densities of ZST prepared by adding Zn(NO3)2 before calcination were a little higher than those added after calcination, and dielectric properties of the specimen added by Zn(NO3)2 after calcination were better (sintered at 125$0^{\circ}C$/2 h ; Q$\times$f(GHz)=49, 000, $\varepsilon$r=41) than before calcination (Q$\times$f(GHz)=42, 000, $\varepsilon$r=39.5). Through the observation of TEM, it was identified that the cause was due to the difference of the degree of Zn2+ diffusion into grains. With increasing sintering time from 2 to 8 hrs, grain size was doubled and dielectric properties were somewhat deteriorated.

  • ZnS and $ZnS/TiO_2$ were prepared by chemical deposition. The prepared photocatalysts were characterized by X-ray diffraction (XRD), scanning electron microscopy (SEM), energy-dispersive X-ray (EDX), and transmission electron microscopy (TEM). The generation of reactive oxygen species was detected by monitoring the oxidation reaction from 1,5-diphenyl carbazide (DPCI) to 1,5-diphenyl carbazone (DPCO). Excellent catalytic degradation of methylene blue (MB) solution was observed using the $ZnS/TiO_2$ composites during irradiation with visible light. The results show that the photocatalytic performance of $TiO_2$ nanoparticles is improved by loading with ZnS.

  • The effect of the additive on the dielectric property of TiO2 containing 0-2.5 wt. % ZnO was investigated as a function of frequency $5$\times$10^4$ to $6.3$\times$10^7$ cps and temperature from 25 to 375$^{\circ}C$. The dielectric constant decreased due to increasing density and grain size effect with increasing ZnO concentration.

  • Sinterability and microwave dielectric properties of the $Zr1-x(Zn_{1/3}Nb_{2/3})xTiO_4$(x=4, 6) system ceramics have been investigated as functions of zinc-borosilicate(ZBS) glass contents and amount of $Zn_{1/3}Nb_{2/3}O_2$ substitution with a view to applying the composition to LTCC technology. The addition of 25 wt% ZBS glass ensured successful sintering below $925^{\circ}C$. With increasing ZBS glass and $Zn_{1/3}Nb_{2/3}O_2$ contents increased dielectric constant and sinterability but addition ZBS glass decreased the quality factor significantly due to the formation of an excessive liquid and second phases. The sintered $Zr4(Zn_{1/3}Nb_{2/3})6TiO_4$ system ceramics at $925^{\circ}C$ with 25 wt% ZBS glass demonstrated 27.7 in dielectric constant (${\varepsilon}_r$), 3,850 m quality factor($Q{\times}f_0$), and +6 ppm/$^{\circ}C$ in temperature coefficient of resonant frequency($\tau_f$).

Preparation of Photocatalysts by Hydrothermal Precipitation Method and Their Photocatalytic Performance of Brilliant Blue FCF (수열합성법에 의한 광촉매 제조 및 Brilliant Blue FCF 분해 성능)

  • Experimental research on the preparation of photocatalyst for the decomposition of brilliant blue FCF ($C_{37}H_{31}O_9N_2S_3Na_2$) was performed. $TiO_2$ and ZnO powders were prepared from titanium (IV) sulfate and zinc acetate at low reaction temperature and atmospheric pressure by hydrothermal precipitation method without calcination. In addition, $TiO_2$ was prepared with cationic surfactant CTAB (Hexadecyltrimethyl ammonium bromide) at the same conditions. The physical properties of prepared $TiO_2$ and ZnO, such as crystallinity, average particle size and absorbance, were investigated by XRD, Zeta-potential meter and DRS. And, the photocatalytic degradation of brilliant blue FCF has been studied in the batch reactor under UV radiation. For the photocatalysts prepared without CTAB, $TiO_2$ has smaller particle size and larger absorbance and photocatalytic reaction rate than ZnO. And $TiO_2$, prepared with CTAB whose concentration is 1/10 of that of precursor, shows 15% higher than that prepared without CTAB in final photocatalytic degradation ratio of brilliant blue FCF.

  • Zinc crystal glaze has its limits in practical use of commercial glaze due to the controlling crystal. In order to overcome this limit, and to heighten the practical usage, this study is aimed to develop artificially controlling willemite ($Zn_2SiO_4$) zinc crystalline glaze. For this purpose, it has experimented with the effect of anatase form and rutile form using $TiO_2$ known as nucleating agent. In zinc glaze, adding $TiO_2$ resulted with anatase form becoming more effective at nucleating formation and growth of willemite than the rutile form. Furthermore, it turned out that using the $TiO_2$ - anatase form, with synthetic seeds (zinc silicate), the numbers and positions of crystals can be controlled artificially.
