Dry etching of ZnO thin film using a $CF_4$ mixed by Ar

  • In this paper, the etching behavior of ZnO in $CF_4$ plasma mixed Ar was investigated. Previously, the etch rate in $CF_4$/Ar plasma was reported that it is slower than that in Cl containing plasma. But, plasma included Cl atom can produce the by-product such as $ZnCl_2$. In order to solve this film contamination, no Cl containing etching gas is required. We controlled the etching parameter such as source power, substrate bias power, and $CF_4$/Ar gas ratio to acquire the fast etch rate using a ICP etcher. We accomplished the etching rate of 144.85 nm/min with the substrate bias power of 200W. As the energetic fluorine atoms were bonded with Zinc atoms, the fluoride zinc crystal ($ZnF_2$) was observed by X-ray photoelectron spectroscopy (XPS).

Protective Metal Oxide Coatings on Zinc-sulfide-based Phosphors and their Cathodoluminescence Properties

  • We investigated the high-excitation voltage cathodoluminescence (CL) performance of blue light-emitting (ZnS:Ag,Al,Cl) and green light-emitting (ZnS:Cu,Al) phosphors coated with metal oxides ($SiO_2$, $Al_2O_3$, and MgO). Hydrolysis of the metal oxide precursors tetraethoxysilane, aluminum isopropoxide, and magnesium nitrate, with subsequent heat annealing at $400^{\circ}C$, produced $SiO_2$ nanoparticles, an $Al_2O_3$ thin film, and MgO scale-type film, respectively, on the surface of the phosphors. Effects of the phosphor surface coatings on CL intensities and aging behavior of the phosphors were assessed using an accelerating voltage of 12 kV. The MgO thick film coverage exhibited less reduction in initial CL intensity and was most effective in improving aging degradation. Phosphors treated with a low concentration of magnesium nitrate maintained their initial CL intensities without aging degradation for 2000 s. In contrast, the $SiO_2$ and the $Al_2O_3$ coverages were ineffective in improving aging degradation.

  • A gas sensor, comprised of both ZnO and $PdCl_2$ powders, has been developed to sense the CO gas of low concentration (100 ppm). When the weight ratio of ZnO/$PdCl_2$ element sintered at $600^{\circ}C$ was 99.5/0.5, the maximum sensitivity to CO gas was obtained at the operating temperature of $200^{\circ}C$. Also, the response characteristics of this element were examined, and then the response time was decreased from 90 to 45 sees, with operating temperature increase in the range of $100-400^{\circ}C$.

  • ZnS:Cn,Cl phosphor was coated by solid-gel reaction with $SiO_2$ outside layer. The effect of $Cu^{2+}$ -doping concentration has been investigated on the luminescence characteristics of ZnS:Cn,Cl blue-green phosphors for inorganic electro luminescent device. Also, SiO2 coated layers' effect on luminescence characteristics. Evaluation of luminescence characteristics dependent on the synthesis conditions is important to get high-performance phosphors properties.   • In order to prepare ferroxplana ZnY $(Ba_2Zn_2Fe_{12}O_{22})$, which would be useful for GHz-band communication, the optimum coprecipitation condition of 1 $BaCl_{2-1} Zn(NO_3)_2-6FeCl_3$ in $NaOH-Na_2CO_3$ solution was investigated by use of a new apparatus invented in our laboratory. By freeze-drying and calcining the coprecitated hydroxide-carbonate, the very reactive powder was obtained, from which the synthesis process of ZnY and the other related crystals were investigated by means of X-ray diffraction. In results, it was found that the reactive powder containing ZnY as the major component can be prepared by this method, which may be used in manufacturing the various magnetic cores for the microwave communication.

  • 유기용매$(CH_2Cl_2,\;C_6H_6,\;CH_3NO_2,\;(CH_3)_2CO,\;CHCl_3,\;DMF,\;DMSO)$에서 Zn(II)-, Cu(II)- 및 Ni(II)-tetrakis(o-chlorophenyl)porphyrin(o-ClTPP)과 Zn(II)-, Cu(II)- 및 Ni(II)-tetraphenylporphyrin(TPP) 착물과 질소원자를 포함한 염기성 리간드(pyridine, imidazole, 1-methylimidazole 및 2,6-lutidine)간의 결합 반응성을 이온강도 0.01M에서 연구하였다. metalloporphyrin과 염기성 리간드간의 평형상수는 온도범위 15 ~ 35${\circ}C$에서 분광광도법을 이용하여 결정하였으며, 이 때 M(II)-TPP에서 관찰된 평형상수는 입체적 장애가 더 큰 M(II)-(o-Cl)TPP에서 보다 큰 값을 나타내었다. M(II)-TPP에서 logK값은 염기성 리간드의 pKa값이 커질수록 증가하였지만 입체적장애를 받는 M(II)-(o-Cl)TPP에서 logK는 리간드의 $pK_a$값에 비례하지 않았다. 열역학적 파라미터 분석결과 M(o-Cl)TPP의 안정도는 거의 반응엔트로피에 의존하였으나, M(II)-TPPL의 안정도는 반응엔탈피와 반응엔트로피에 거의 비슷한 영향을 나타내었다. metalloporphyrin에 대한 용매의 배위능을 DMF, DMSO, $CHCl_3,\;(CH_3)_2CO$에서 측정하였고, 이들 결과로부터 평형상수에 대한 용매효과를 논의하였다.

  • ZnS 완충층이 SrS : Ce, Cl 박막 EL cell의 발광휘도 및 효율에 미치는 영향을 조사하였다. ZnS 완충층을 사용한 cell과 사용하지 않은 cell의 구동전압은 각각 210V, 220V 이상이고 주파수 범위는 500 Hz-20kHz로 하였다. 측정범위 내에서 휘도는 주파수와 이동전하밀도의 곱에 비례하고, 한편 이동전하밀도는 주파수에 무관하고 구동전압에 비례한다. 결과적으로 발광효율은 주파수와 구동전압에 무관하다. 완충층을 사용하므로 활성층의 발광특성을 향상시킬 수 있으며, 발광효율은 완충층 유무에 따라 각각 0.12 lm/W, 0.06 lm/W 이다.

  • 이산화망간 건전지에 실사용되고 있는 전해액 ZnCl$_2$-$H_2O$의 조성 변화에 따른 건전지의 특성변화를 비교 검토하여, 건전지성능향상의 기본인자 및 그 변화정도를 조사코자 하였다. ZnCl$_2$ 주사용 전지계는 특히 중부하연속방전이 우수하였으며 그 이유로는 농도분극현상이 적음에 기인되며 이는 $Zn^{++}$이 본계에서는 쉽게 이동함에 있다고 간주되며 그 $Zn^{++}$ 이온의 바른 이동은 이론치보다도 다량사용하게 되는 물의 역할에 기인되고 방전에 직접 필요한 수분량과, 기타의 목적 즉 반응 침전물의 재용해, ion carrier 등으로서 이용되는 수분량은, MnO$_2$와의 비율 및 방전 부하크기에 따라 다르다.
