Effects of β-SiC Particle Seeds on Morphology and Size of High Purity β-SiC Powder Synthesized using Sol-Gel Process (β-SiC 분말 Seeds가 Sol-gel 공정으로 합성된 고순도 β-SiC 분말 형상 및 크기에 미치는 영향)

  • High purity $\beta$-SiC powders were synthesized using sol-gel processing. TEOS and phenol resin were used as the starting material for the silicon source and carbon source, respectively. The process turned out to be capable of producing high purity SiC powder purity degree with 99.98 %. However, it was difficult to control the shape and size of $\beta$-SiC powders synthesized by sol-gel process. In this study, $\beta$-SiC powder with size of $1{\sim}5$ um an 30 nm were used as the seeds for $\beta$-SiC to control the $\beta$-SiC powder morphology. It was found that $\beta$-SiC powder seeds was effective to increase the powder average size of synthesized $\beta$-SiC using sol-gel process by acting as the preferred growing sites for $\beta$-SiC.

Effect of Starting Crystallographic Phase on the Mechanical Properties of Hot-Pressed SiC Ceramics (초기분말의 결정상이 $Al_2O_3$를 소결 조제로한 고온가압 SiC 세라믹스의 기계적 특성에 미치는 영향)

  • Densification behavior, microstructural evolution, and mechanical properties of hot-pressed specimens using $\beta$-SiC and $\alpha$-SiC powder with Al2O3 additive were studied. Beta-SiC powder was fully densified as 205$0^{\circ}C$, but $\alpha$-SiC powder was at 210$0^{\circ}C$. The maximum flexural strength and the fracture toughness of the specimen hot-pressed using $\beta$-SiC powder were 681 MPa and 6.7 MPa{{{{ SQRT {m } }}, and thosevalues of specimen hot-pressed using $\alpha$-SiC powder were 452 MPa and 4.7 MPa{{{{ SQRT {m } }}, respectively. The strength superiority of specimen hot-pressed using $\beta$-SiC powder was due to the finer grain size, and higher density. The higher toughness of specimen hot-pressed using $\beta$-SiC powder than $\alpha$-SiC powder than $\alpha$-SiC powder was due to the crack deflection mechanism arised from the difference of thermal expansion coefficient between $\alpha$ and $\beta$-SiC phases which were co-existed in the sintered body.

The Effect of H2 Flow Rate and TMS Concentration on Synthesizing Ultrafine $\beta$-SiC Powder by Vapor Phase Reaction (기상반응에 의한 $\beta$-SiC 초미분말 합성시 수소 가스유량과 TMS 농도의 영향)

  • To investigate the effect of H2 flow rate and TMS[Si(CH3)4] concentration on synthesizing ultrafine ${\beta}$-SiC powder by vapor phase reaction the experiment was performed at 1100$^{\circ}C$ of the reaction temperature under the condition of 200-2000 cc/min of H2 gas flow rate and 1-10% of TMS concentration respectively. The shape of ${\beta}$-SiC particles synthesized was spherical and the size of particles decreased and the distribution of particles was more uniform with increasing H2 gas flow rate. In this case Si powders were coexisted with ${\beta}$-SiC Pure and ultrafine ${\beta}$-SiC powders without Si were obtained under the condition of above 2% of TMS concentration and below 1500 cc/min of H2 gas flow rate.

  • High-purity ${\beta}-SiC$ powders for SiC single-crystal growth were synthesized by direct carbonization. The use of high-purity raw materials to improve the quality of a SiC single crystal is important. To grow SiC single crystals by the PVT method, both the particle size and the packing density of the SiC powder are crucial factors that determine the sublimation rate. In this study, we tried to produce high-purity ${\beta}-SiC$ powder with large particle sizes and containing low silicon by introducing a milling step during the direct carbonization process. Controlled heating improved the purity of the ${\beta}-SiC$ powders to more than 99 % and increased the particle size to as much as ${\sim}100{\mu}m$. The ${\beta}-SiC$ powders were characterized by SEM, XRD, PSA, and chemical analysis to assess their purity. Then, we conducted single-crystal growth experiments, and the grown 4H-SiC crystals showed high structural perfection with a FWHM of about 25-48 arcsec.

Flexural Strength of Macroporous Silicon Carbide Ceramics (거대기공 다공질 탄화규소 세라믹스의 꺾임강도)

  • Macroporous silicon carbide (SiC) ceramics were fabricated by powder processing and polymer processing using carbon-filled polysiloxane as a precursor. The effects of the starting SiC polytype, template type, and template content on porosity and flexural strength of macroporous SiC ceramics were investigated. The ${\beta}$-SiC powder as a starting material or a filler led to higher porosity than ${\alpha}$-SiC powder, owing to the impingement of growing ${\alpha}$-SiC grains, which were transformed from ${\beta}$-SiC during sintering. Typical flexural strength of powder-processed macroporous SiC ceramics fabricated from ${\alpha}$-SiC starting powder and polymer microbeads was 127 MPa at 29% porosity. In contrast, that of polymer-processed macroporous SiC ceramics fabricated from carbon-filled polysiloxane, ${\beta}$-SiC fillers, and hollow microspheres was 116MPa at 29% porosity. The combination of ${\alpha}$-SiC starting powder and a fairly large amount (10 wt%) of $Al_2O_3-Y_2O_3$ additives led to macroporous SiC ceramics with excellent flexural strength.

  • SiC and $SiC-Si_3N_4$ powder were synthesized via the carbiding and carbiding-nitriding reaction of Jecheon quartz respectively using graphite as a reducing agent. $\beta$-SiC+($\alpha$+$\beta$)-$Si_3N_4$ composite was obtained by the carbiding-nitriding reaction of Jecheon quartz-graphite mixture at 1, 35$0^{\circ}C$ in $H_2$ atmosphere. $\beta$-SiC+($\alpha$+$\beta$)-$Si_3N_4$ composite was obtained by the carbidint-nitriding reaction of Jecheon quartz-graphite mixture at 1, 35$0^{\circ}C$ in $N_2-H_2$ atmosphere. The ratio of $\beta$-SiC+($\alpha$+$\beta$)-$Si_3N_4$ content in a produced composite could be controlled by adjusting the reaction time and gaseous mixture.

Growth of Elongated Grains in $\alpha$'-Sialon Ceramics ($\alpha$'-Sialon 세라믹스에서의 주상형 입자성장)

  • The effects of the ${\beta}-Si_3N_4$ starting particle size and $\alpha$/$\beta$ phase transformation during sintering process on the microstructure evolution of Yttrium $\alpha$-Sialon ceramics were investigated. As-received ${\beta}-Si_3N_4$ powder (mean particle size: 0.54$\mu$m) and classified ${\beta}-Si_3N_4$ powder(mean particle size: $0.26\mu{m}$) were used as starting powders. With decreasing the starting particle size, the growth of elongated grains was enhanced, which resulted in the whisker -like microstructure with elongated grains. These results were discussed in relation to the two-dimensional nucleation and growth theory. In the specimen heat treated at $1600^{\circ}C$ for 10h before sintering at $1950^{\circ}C$for 1h under 40atm(2-step sintering), the grain size was smaller than of the 1-step sintering at 195$0^{\circ}C$ for 1h. However, bimodal microstructure evolution were not not remarkable in both sample, which is ascribed to the $\alpha$-phase contents existing in ${\beta}-Si_3N_4$ starting powder.

  • ${\beta}$-SiC powders were prepared by the simultaneous reduction and carbiding of Jecheon quartzite at 1400$^{\circ}C$ for 7 hours in hydrogen atmosphere, using graphite or carbon black as the reducing and carbiding reagent. The prepared SiC powder was acid-treated with the mixture of fluoric acid and hydrochloric acid at room temperature and also by heating on an alcohol lamp for one hour, respectively. The impurities were mostly eliminated and the purity of SiC became 98.5% after hot acid treatment. The specific surface area of SiC powder was also increased up to 115㎡/g by hot acid treatment. This pure and fine SiC powder was hot-pressed at 1900$^{\circ}C$ for 30min, using 5wt% Al2O3 as a sintering aid. The density, M.O.R., KIC and hardness of the hot-pressed SiC ceramics were 3.195g/㎤, 48.7Kgf/$\textrm{mm}^2$, 5.4MN/㎥/2 and 2,182Kgf/$\textrm{mm}^2$, respectively.

  • This paper relates to the synthesis of a source powder for SiC crystal growth. ${\beta}-SiC$ powders are synthesized at high temperatures (>$1400^{\circ}C$) by a reaction between silicon powder and carbon powder. The reaction is carried out in a graphite crucible operating in a vacuum ambient (or Ar gas) over a period of time sufficient to cause the Si+C mixture to react and form poly-crystalline SiC powder. End-product characterizations are pursued with X-ray diffraction analysis, SEM/EDS, particle size analyzer and ICP-OES. The purity of the end-product was analyzed with the Korean Standard KS L 1612.

A Study on Synthesis of High Purity $\beta$-SiC Fine Particle from Ethylsilicate(I) -Reaction Conditon, Yeild and Properties of $\beta$-SiC- (Ethyl Silicate를 고순도 $\beta$-SiC미분말 합성에 관한 연구(I) 반응조건과 $\beta$-SiC의 생성율 및 특성)

  • In order to obtain the high purity $\beta$-SiC powder that possesses the excellent sinterability and is close to the spherical shape, the carbon black was mixed into the composition of Si(OC2H5)4-H2O-NH3-C2H5OH which the monodispersed spherical fine particles is formed the hydrolysis of Ethylsilicate and the mixture was carbonized under an argon atmosphere. Particle shpae, size and the yield of $\beta$-SiC powder were investigated according to the molar ratio of carbon/alkoxide and variations of reaction temperature and reaction time. The results of this study are as follow ; 1) The yield of $\beta$-SiC gained from the reaction for one hour at 150$0^{\circ}C$ almost got near 100% and the particle size of $\beta$-SiC from the reaction for 15 hrs at 150$0^{\circ}C$ was 0.2${\mu}{\textrm}{m}$ on the average and close to the spherical shape agglomerate state. 2) When the molar ratio carbon/alkoxide is over 3.1 and the reaction occurs at 145$0^{\circ}C$ for 5hrs, the carbon content has not an effect on the kind of crystal of product.
