Fabrication of Semiconductor Gas Sensor Array and Explosive Gas-Sensing Characteristics (반도체 가스 센서 어레이의 제작 및 폭발성가스 감응 특성)

  • A sensor array with 10 discrete sensors integrated on a substrate was developed for discriminating the kinds and quantities of explosive gases. The sensor array consisted of 10 oxide semiconductor gas sensors with $SnO_2$ as base material and had broad sensitivity to specific gas. The sensor array was designed with uniform thermal distribution and had also high sensitivity and reproductivity to low gas concentration through nano-sized sensing materials with different additives. By using the sensitivity signal of the sensor array at $400^{\circ}C$, we could reliably discriminate the kinds and quantities of explosive gases like butane, propane and methane under the lower explosion limit through the principal component analysis (PCA) method.

  • The 4 by 4 series slot sub-array antenna is proposed using substrate integrated waveguide(SIW) technology for 35 GHz of Ka band application. The proposed antenna is realized with multi-layered structure for compact size and easy integration features. 4 by 4 radiating slots are arrayed on top PCB with equal spacing and the feeding SIWs are arranged on middle and bottom PCBs for uniform power distribution. The multi-layered antenna is realized using RT/Duroid 5880 that has dielectric constant of 2.2 and the total antenna size is $750.76mm^2$. The individual parts such as radiators and feeding networks are simulated using full-wave simulator CST MWS. Furthermore, the total sub-array antenna also fabricated and measured the electrical performances such as impedance bandwidth under the criteria of -10 dB(490 MHz), maximum gain(18.02 dBi), sidelobe level(SLL)(-11.0 dB), and cross polarization discrimination (XPD)(-20.16 dB).

Fabrication and Electrical Properties of Local Damascene FinFET Cell Array in Sub-60nm Feature Sized DRAM

  • We fabricate local damascene FinFET cell array in sub-60nm feature sized DRAM. The local damascene structure can remove passing-gate-effects in FinFET cell array. p+ boron in-situ doped polysilicon is chosen for the gate material, and we obtain a uniform distribution of threshold voltages at around 0.7V. Sub-threshold swing of 75mV/d and extrapolated off-state leakage current of 0.03fA are obtained, which are much suppressed values against those of recessed channel array transistors. We also obtain a few times higher on-state current. Based on the improved on- and off-state current characteristics, we expect that the FinFET cell array could be a new mainstream structure in sub-60nm DRAM devices, satisfying high density, low power, and high-speed device requirements.

Improvement of DOA Resolution Capability for Coherent Sources Using a Characteristic of Spatial Spectrums (공간 스펙트럼 특성을 이용한 코히런트 신호의 도래각 분해능 향상)

  • The Direction-Of-Arrival(DOA) resolution of signals depends on the aperture size of the array. Therefore it is not easy to resolve closely spaced coherent signals impinge on an array with a small radius. In order to overcome the problem, a new method is proposed to use the characteristic of spatial spectrums for arrays which have different aperture sizes after virtually expanding the spacing of original antenna array. In case of coherent signals impinge on an uniform circular array, the perfect DOA resolution capability of 100 % is achieved at the SNR range of -10 dB to 0 dB by the Deterministic Maximum Likelihood(DML) algorithm including the proposed method. On the other hand, the standard DML algorithm can not resolve signals at all at the same SNR.

The sensor array was designed with uniform thermal distribution and had also high sensitivity and good reproductivity to low gas concentration through nano-sized sensing materials with different additives. By using the sensing patterns of the sensor array at $400^{\circ}C$, we could reliably discriminate the kinds and quantities of the tested inflammable gases under the lower explosion limit through the principal component analysis(PCA).

  • We have built a near-infrared imaging camera with a PtSi array detector manufactured by the Mitsubishi Company. The PtSi detector is sensitive in the wavelength range 1 to $5{\mu}m$. Quantum efficiency of PtSi is much lower than that of InSb and HgCdTe types. However, the PtSi array has advantages over the latter ones: (i)The read-out noise is very low; (ii)the characteristics of the array elements arc uniform and stable; (iii)it is not difficult to make a large PtSi array; and (iv) consequently the price is affordably low. The array used consists of $512{\times}512$ pixels and its size is $10.2\;mm{\times}13.3\;mm$. The filter wheel of the camera is equipped with J, H, K filters, and an aluminum plate for measuring the dark noise. The dewar is cooled with liquid nitrogen. We have adopted a method of installing the clock pattern and the observing softwares in the RAM, which Gill he easily used for other systems. We have developed a software with a pull-down menu for operating the camera and data acquisition. The camera has been tested by observing $\delta$ Orionis.

A Study on Optimization of Single-Channel Monopulse Tracking System using Phased Array Antenna (위상배열안테나를 이용한 단일 채널 모노펄스 추적 시스템의 최적화에 관한 연구)

  • The radiation characteristics of a phased array antenna is changed according to the beam steering angle. The monopulse tracking system calculates the prediction angle using the radiation characteristics of antenna. Therefore, the monopulse ratio curve is changed according to the beam steering angle for the monopulse tracking system using a phase array antenna, and the tracking accuracy goes down. In the case of a single-channel monopulse system, the monopulse rate curve is controlled by the configuration variables of the system. In this paper, a simplified formula was presented for adaptive control of monopulse system configuration variables on beam steering angle. The presented formula can induce a uniform monopulse ratio curve for the beam steering angle as well as the phased array antenna design parameters.

DOA-based Beamforming for Multi-Cell Massive MIMO Systems

  • This paper proposes a direction-of-arrival (DOA)-based beamforming approach for multi-cell massive multiple-input multiple-output systems with uniform rectangular arrays (URAs). The proposed approach utilizes the steering vectors of the URA to form a basis of the spatial space and selects the partial space for beamforming according to the DOA information. As a result, the proposed approach is of lower computational complexity than the existing methods which utilize the channel covariance matrices. Moreover, the analysis demonstrates that the proposed approach can eliminate the interference in the limit of infinite number of the URA antennas. Since the proposed approach utilizes the multipaths to enhance the signal rather than discarding them, the proposed approach is of better performance than the existing low-complexity method, which is verified by the simulation results.

  • In Bae et al. [2], we have considered the uniform CLT for the martingale difference arrays under the uniformly integrable entropy. In this paper, we prove the same problem under the bracketing entropy condition. The proofs are based on Freedman inequality combined with a chaining argument that utilizes majorizing measures. The results of present paper generalize those for a sequence of stationary martingale differences. The results also generalize independent problems.

Heat transfer and friction loss characteristics of shaped short pin-fin arrays (짧은 못형핀의 형상 변화에 따른 열전달 및 마찰손실 특성)

  • Average heat transfer coefficients and friction coefficients have been measured from staggered short pin-fin arrays to investigate the effect of fin shapes. Flow entering into the test section is a fully developed duct flow and the Reynolds number ranges from 5,000 to 25,000 based on fin diameter and average approaching velocity. The fin has three different shapes; uniform-diameter circular fin, two stepped-diameter circular fins. Average heat transfer rates change slightly with the fin shapes. However, friction loss(pressure loss) for the stepped-diameter fins is significantly less than that for the uniform-diameter fin. This results indicate that the stepped-diameter fin arrays in duct flow enhance heat transfer rates largely based on unit pumping power.
